Chemical Mechanical Polishing(CMP) of Shallow Trench Isolation(STI) structure in 0.18 m semiconductor device fabrication is studied. CMP process is applied for the STI structure with and without reverse moat pattern and End Point Detection (EPD) method is tested. To optimize the transistor properties related metal 1 parameters, we studied the correlation between CMP thickness of STI using high selectivity slurry, DOE of gate etch recipe, and 1st metal DC values. Remaining thickness of STI CMP is proportional to the thickness of gate-etch process and this can affect to gate profile. As CMP thickness increased, the N-poly foot is deteriorated, and the P-Poly Noth is getting better. If CD (Critical Dimension) value is fixed at some point, all IDSN/P values are in inverse proportional to CMP thickness by reason of so called Profile Effect. Weve found out this phenomenon in all around DOE conditions of Gate etch process and we also could understand that it would not have any correlation effects between VT and CMP thickness in the range of POE 120 sec conditions. As CMP thickness increased by 100 ${\AA}$, 3.2 u${\AA}$ of IDSN is getting better in base 1 condition. In POE 50% condition, 1.7 u${\AA}$ is improved, and 0.7 u${\AA}$ is improved in step 2 condition. Wed like to set the control target of CD (critical dimension) in gate etch process which can affect Idsat, VT property versus STI topology decided by CMP thickness. We also would like to decide optimized thickness target of STI CMP throughout property comparison between conventional STI CMP with reverse moat process and newly introduced STI CMP using high selectivity slurry. And we studied the process conditions to reduce Gate Profile Skew of which source known as STI topology by evaluation of gate etch recipe versus STI CMP thickness.
현재 폭넓게 이용되고 있는 STI (Shallow Trench Isolation) 공정에서 active edge 부분에 발생하는 기생 transistor의 subthreshold hump 특성을 제어하는 연구가 활발히 이루어지고 있다. 일반적으로 STI 공정을 이용하는 MOSFET에서 active edge 부분의 얇게 형성된 gate oxide, sharp한 active edge 형성, STI gap-fill 공정 중에 생기는 channel dopant out-diffusion은 subthreshold hump 특성의 주된 요인이다. 이와 같은 문제점을 해결하기 위해 active edge rounding process와 channel dopant compensation의 implantation을 이용하여 subthresold hump 특성 개선을 연구하였다. 본 연구는 STI 공정에 필요한 wafer와 phosphorus를 함유한 wafer를 한 chamber 안에서 auto-doping하는 방법을 이용하여 subthresold hump 특성을 구현하였다. phosphorus를 함유한 wafer에서 빠져나온 phosphorus가 STI 공정중인 wafer로 침투하여, active edge 부분의 channel dopant인 boron 농도를 상대적으로 낮춰 active edge 부분의 가 감소하고 leakage current를 증가시킨다. transistor의 channel length, gate width이고, wafer#No가 클수록 phosphorous를 함유한 wafer까지의 거리는 가까워진다. wafer #01은 hump 특성이 없고, wafer#20은 에서 심한 subthreshold hump 특성을 보였다. channel length 고정, gate width를 ~으로 가변하여 width에 따른 영향을 실험하였다. active 부분에 대한 SCM image로 확인된 phosphorus에 의한 active edge 부분의 boron 농도 감소와 gate width vs curve에서 확인된 phosphorus에 의한 감소가 narrow width로 갈수록 커짐을 확인하였다.
본 논문에서는, 초고집적 CMOS를 위한 얕은 트랜치 격리로 기존의 수직 구조에서 내부 임계전압과 활성 영역의 스트레스 영향을 개선시키고자 한다. 이를 위해서 제안한 구조는 회자 모양의 얕은 트랜치 격리 구조이며, 기존 수직 구조와 제안한 구조에 대해서 전자농도 분포와 게이트 바이어스 대 에너지 밴드 형태, 열전자 스트레스와 열 손상의 유전 강화 전계를 분석 하고자 한다. 물리적 기본 모델들은 TCAD 툴을 이용하며, 집적화 소자들에 있어서 분석 조건은 주위 조건과 스트레스 인가이다. 분석 결과, 얕은 트랜치 격리 구조가 소자의 크기가 감소됨에 따라서 수동적인 전기적 기능이며, 트랜지스터 응용에서 제안한 회자 구조의 얕은 트랜치 격리 구조가 전기적 특성에서 전위차 전계와 포화 임계 전압이 높게 나타났으며, 활성영역에서 스트레스의 영향은 감소되었다. 이 결과 데이터를 바탕으로 제작한 소자의 결과 분석도 시뮬레이션 결과 데이터와 거의 동일하였다.

In this paper, we propose a triple-gate trench power MOSFET (TGRMOS) that is made through a modified RESURF stepped oxide (RSO) process, that is, the nitride_RSO process. The electrical characteristics of TGRMOSs, such as the blocking voltage ($BV_{DS}$) and on-state current ($I_{D,MAX}$), are strongly dependent on the gate configuration and its bias condition. In the nitride_RSO process, the thick single insulation layer ($SiO_2$) of a conventional RSO power MOSFET is changed to a multilayered insulator ($SiO_2/SiN_x/TEOS$). The inserted $SiN_x$ layer can create the selective etching of the TEOS layer between the gate oxide and poly-Si layers. After additional oxidation and the poly-Si filling processes, the gates are automatically separated into three parts. Moreover, to confirm the variation in the electrical properties of TGRMOSs, such as $BV_{DS}$ and $I_{D,MAX}$, simulation studies are performed on the function of the gate configurations and their bias conditions. $BV_{DS}$ and $I_{D,MAX}$ are controlled from 87 V to 152 V and from 0.14 mA to 0.24 mA at a 15-V gate voltage. This $I_{D,MAX}$ variation indicates the specific on-resistance modulation.
This paper demonstrates the performance of a metal-substrate power module with multiple fabricated chips for a high current electrical application, and evaluates the proposed module using a 1.5-kW sinusoidal brushless direct current (BLDC) motor. Specifically, the power module has a hybrid structure employing a single-layer heat-sink extensible metal board (Al board). A fabricated motor driver IC and trench gate DMOSFET (TDMOSFET) are implemented on the Al board, and the proper heat-sink size was designed under the operating conditions. The fabricated motor driver IC mainly operates as a speed controller under various load conditions, and as a multi-phase gate driver using an N-ch silicon MOSFET high-side drive scheme. A fabricated power TDMOSFET is also included in the fabricated power module for three-phase inverter operation. Using this proposed module, a BLDC motor is operated and evaluated under various pulse load tests, and our module is compared with a commercial MOSFET module in terms of the system efficiency and input current.

A 0.18-${\mu}m$ 3.3 V grounded-gate NMOS (GGNMOS) I/O cell array for timing controller (TCON) application is proposed for improving electrical overstress (EOS) robustness. The improved cell array consists of 20 GGNMOS, 4 inserted well taps, 2 end-well taps and shallow trench isolation (STI). Technology computer-aided design (TCAD) simulation results show that the inserted well taps and extended drain contact gate spacing (DCGS) is effective in preventing EOS failure, e.g. local burnout. Thermodynamic models for device simulation enable us to obtain lattice temperature distributions inside the cells. The peak value of the maximum lattice temperature in the improved GGNMOS cell array is lower than that in a conventional GGNMOS cell array. The inserted well taps also improve the uniformity of turn-on of GGNMOS cells. EOS test results show the validity of the simulation results on improvement of EOS robustness of the new GGNMOS I/O cell array.
This paper was carried out design of 600 V GaN power MOSFET Modeling. We decided trench gate type one for design. we carried out device and process simulation with T-CAD tools. and then, we have extracted optimal device and process parameters for fabrication. we have analysis electrical characteristics after simulations. As results, we obtained 600 V breankdown voltage and $0.4\;m{\Omega}cm^2ultra$ low on resistance. At the same time, we carried out field ring simulation for obtaining high voltage.

We have proposed a new shallow trench isolation (STI) process using flowable oxide (F-oxide) chemical vapor deposition (CVD) for DRAM application and it was successfully developed. The combination of F-oxide CVD and HDP CVD is thought to be the superior STI gap-filling process for next generation DRAM fabrication because F-oxide not only improves STI gap-filling capability, but also the reduced local stress by F-oxide in narrow trenches leads to decrease in junction leakage and gate induced drain leakage (GIDL) current. Finally, this process increased data retention time of DRAM compared to HDP STI. However, a serious failure occurred by symphonizing its structural dependency of deposited thickness with poor resistance against HF chemicals. It could be suppressed by reducing the flow time during F-oxide deposition. It was investigated collectively in terms of device yield. In conclusion, the combination of F-oxide and HDP oxide is the very promising technology for STI gap filling process of sub-100nm DRAM technology.
The SIT was introduced by Nishizawa. in 1972. When compared with high-voltage, power bipolar junction transistors, SITs have several advantages as power switching devices. They have a higher input impedance than do bipolar transistors and a negative temperature coefficient for the drain current that prevents thermal runaway, thus allowing the coupling of many devices in parallel to increase the current handling capability. Furthermore, the SIT is majority carrier device with a higher inherent switching speed because of the absence of minority carrier recombination, which limits the speed of bipolar transistors. This also eliminates the stringent lifetime control requirements that are essential during the fabrication of high-speed bipolar transistors. This results in a much larger safe operating area(SOA) in comparison to bipolar transistors. In this paper, vertical SIT structures are proposed to improve their electrical characteristics including the blocking voltage. Besides, the two dimensional numerical simulations were carried out using ISE-TCAD to verify the validity of the device and examine the electrical characteristics. A trench gate region oxide power SIT device is proposed to improve forward blocking characteristics. The proposed devices have superior electrical characteristics when compared to conventional device. Consequently, the fabrication of trench oxide power SIT with superior stability and electrical characteristics is simplified.
본 논문에서는 전력용 스위칭 소자로 널리 활용되고 있는 IGBT 소자 중 수평 게이트 구조보다 우수한 특성을 지닌 트렌치 게이트 IGBT(TIGBT) 구조를 채택하여, 기존의 TIGBT가 갖는 구조적 한계를 극복하고 좀 더 우수한 전기적 특성을 갖는 새로운 구조의 수직형 TIGBT를 제안하였다. 첫 번째로 제안한 IGBT 소자는 P+컬렉터를 산화막으로 고립시킴으로서 N-드리프트 층으로의 정공 주입효율을 극대화하여 기존 구조보다 더 낮은 순방향 전압강하를 얻도록 설계된 구조이다. 두 번째 제안한 구조는 양 게이트 사이의 P-베이스 구조를 볼록하게 형성함으로서 게이트 쪽으로 집중되는 전계의 일부를 접합부 쪽으로 유도하여 기존 구조보다 더 높은 항복전압을 얻을 수 있다. 또한 P-베이스의 볼록한 구조가 턴-오프 시 정공의 흐름을 개선시켜 기존 구조보다 더 빠른 턴-오프 시간을 갖게 된다. 시뮬레이션 결과 첫 번째 구조의 특징은 2.4V의 순방향 전압강하 특성을 갖는 기존의 IGBT 구조보다 상당히 낮은 2.1V의 순방향 전압강하 특성을 나타냈으며, 두 번째 구조는 기존의 IGBT 보다 10V정도 높아진 항복전압 특성을 보였다. 또한 두 번째 구조에서 기존 구조와 비교해볼 때 9ns 정도 빠른 턴-오프 시간을 보였다. 최종적으로 제안된 새로운 구조의 TIGBT는 위 두 구조가 갖는 우수한 전기적 특성을 모두 갖도록 결합한 것이며, 시뮬레이션 결과 기본의 TIGBT 소자보다 순방향 전압강하, 항복특성, 그리고 턴 오프 특성이 모두 우수한 결과를 나타냈다.
