고이득, 저잡음지수를 갖는 캐스코드 HBT-MMIC 증폭기 설계 (Design of Cascode HBT-MMIC Amplifier with High Cain and Low Noise Figure)

  • 본 논문에서는 캐스코드 결합 HBT의 이미터와 베이스단에 인덕터를 설치하여 저잡음과 고이득 특성을 동시에 나타내는 MMIC-LNA 증폭기를 설계하였다. 제작된 MMIC 증폭단은 3mA, 2.7V의 바이어스 조건에서 이득은 3.7GHz에서 약 19dB, 잡음지수는 2.7dB를 보였으며, 35dBc의 이미지시호 제거 특성을 보였다. 저 잡음과 고 이득 특성을 갖는 캐스코드 MMIC 증폭단을 이용하여 마이크로파 수신기의 전단부의 설계가 가능함을 보였으며 이미지 제거 필터의 성능을 만족시키기 위하여 능동필터와 함께 설계할 경우 RF 수신 전단부의 완전한 MMIC 설계가 가능함을 알 수 있었다.

  • In this paper, we analyzed the noise figure of cascode low noise amplifier (LNA) based on the measured data of 65nm CMOS devices. By using the channel thermal noise model of transistors, we expanded noise figure equation and divided the equation into three parts to see its contributions to noise figure. We also varied design parameters such as bias point, transistor gate width, and operating frequency. Our results show that different noise sources dominate at the different operating frequencies. One can easily find the noise transition frequency with device models in ahead of the practical design. Therefore, this research provides a low noise design approach for different operating frequencies.

  • In this paper, we discuss the design of high gain low noise amplifier by using the 0.2sum CMOS technology. A cascode inverter is adopted to implement the low noise amplifier. The proposed cascode inverter LNA is one stage amplifier with a voltage reference and without choke inductors. The designed 2.4GHz LNA achieves a power gain of 25dB, a noise figure of 2.2dB, and power consumption of 255㎽ at 2.5V power supply.

High-Gain Wideband CMOS Low Noise Amplifier with Two-Stage Cascode and Simplified Chebyshev Filter

  • An ultra-wideband low-noise amplifier is proposed with operation up to 8.2 GHz. The amplifier is fabricated with a 0.18-${\mu}m$ CMOS process and adopts a two-stage cascode architecture and a simplified Chebyshev filter for high gain, wide band, input-impedance matching, and low noise. The gain of 19.2 dB and minimum noise figure of 3.3 dB are measured over 3.4 to 8.2 GHz while consuming 17.3 mW of power. The Proposed UWB LNA achieves a measured power-gain bandwidth product of 399.4 GHz.

A 77 GHz 3-Stage Low Noise Amplifier with Cascode Structure Utilizing Positive Feedback Network using 0.13 μm CMOS Process

  • A 77 GHz 3-stage low noise amplifier (LNA) employing one common source and two cascode stages is developed using $0.13{\mu}m$ CMOS process. To compensate for the low gain which is caused by lossy silicon substrate and parasitic element of CMOS transistor, positive feedback technique using parasitic inductance of bypass capacitor is adopted to cascode stages. The developed LNA shows gain of 7.2 dB, Sl1 of -16.5 dB and S22 of -19.8 dB at 77 GHz. The return loss bandwidth of LNA is 71.6 to 80.9 GHz (12%). The die size is as small as $0.7mm\times0.8mm$ by using bias line as inter-stage matching networks. This LNA shows possibility of 77 GHz automotive RADAR system using $0.13{\mu}m$ CMOS process, which has advantage in cost compared to sub-100 nm CMOS process.

  • A cascode low noise amplifier(LNA) for a 2.45GHz RFID reader is designed using 0.25um CMOS technology. There are four LNA design techniques applied to the cascode topology. In this paper, power-constrained simultaneous noise and input matching(PCSNIM) technique is used for low power consumption and achieving the noise matching and input matching simultaneously. Simulation results demonstrate a noise figure of 2.75dB, a power gain of 10.17dB, and a dissipation power of 8.65mW with 1V supply.

  • This paper presents a broadband two-stage low noise amplifier(LNA) operating from 3 to 10 GHz, designed with 0.18 ${\mu}m$ RF CMOS technology, The cascode feedback topology and broadband matching technique are used to achieve broadband performance and input/output matching characteristics. The proposed UWB LNA results in the low noise figure(NF) of 3.4 dB, input/output return loss($S_{11}/S_{22}$) of lower than -10 dB, and power gain of 14.5 dB with gain flatness of $\pm$1 -dB within the required bandwidth. The input-referred third-order intercept point($IIP_3$) and the input-referred 1-dB compression point($P_{ldB}$) are -7 dBm and -17 dBm, respectively.

  • In this paper, the linearization technique for CMOS low-noise amplifier (LNA) using the derivative superposition method through the multiple gated transistors configuration is presented. LNA based on 0.13um RF CMOS process has been implemented with a modified cascode configuration using multiple gated common source transistors to fulfill a high linearity. Compared with a conventional cascode type LNA, the third order input intercept point (IIP3) per DC power consumption (IIP3/DC) is improved by 3.85 dB. The LNA achieved 2.5-dBm IIP3 with 13.4-dB gain, 3.6 dB NF at 2.4 GHz consuming 8.56 mA from a 1.5-V supply.

  • This Paper presents a resistive wideband fully differential low-noise amplifier (LNA) designed using a noise-cancellation technique for TV tuner applications. The front-end of the LNA employs a cascode common-gate (CG) configuration, and cross-coupled local feedback is employed between the CG and common-source (CS) stages. The moderate gain at the source of the cascode transistor in the CS stage is utilized to boost the transconductance of the cascode CG stage. This produces higher gain and lower noise figure (NF) than a conventional LNA with inductor. The NF can be further optimized by adjusting the local open-loop gain, thereby distributing the power consumption among the transistors and resistors. Finally, an optimized DC gain is obtained by designing the output resistive network. The proposed LNA, designed in SK Hynix 180 nm CMOS, exhibits improved linearity with a voltage gain of 10.7 dB, and minimum NF of 1.6-1.9 dB over a signal bandwidth of 40 MHz to 1 GHz.

Post-Linearization of Differential CMOS Low Noise Amplifier Using Cross-Coupled FETs

  • A post-linearization technique for the differrential CMOS LNA is presented. The proposed method uses an additional cross-coupled common-source FET pair to cancel out the third-order intermodulation ($IM_3$) current of the main differential amplifier. This technique is applied to enhance the linearity of CMOS LNA using $0.18-{\mu}m$ technology. The LNA achieved +10.2 dBm IIP3 with 13.7 dB gain and 1.68 dB NF at 2 GHz consuming 11.8 mA from a 1.8-V supply. It shows IIP3 improvement by 6.6 dB over the conventional cascode LNA without the linearizing circuit.
