Investigation of Structural and Optical Properties of III-Nitride LED grown on Patterned Substrate by MOCVD (Patterned substrate을 이용하여 MOCVD법으로 성장된 고효율 질화물 반도체의 광특성 및 구조 분석)

  • GaN-related compound semiconductors were grown on the corrugated interface substrate using a metalorganic chemical vapor deposition system to increase the optical power of white LEDs. The patterning of substrate for enhancing the extraction efficiency was processed using an inductively coupled plasma reactive ion etching system and the surface morphology of the etched sapphire wafer and that of the non-etched surface were investigated using an atomic force microscope. The structural and optical properties of GaN grown on the corrugated interface substrate were characterized by a high-resolution x-ray diffraction, transmission electron microscopy, atomic force microscope and photoluminescence. The roughness of the etched sapphire wafer was higher than that of the non-etched one. The surface of III-nitride films grown on the hemispherically patterned wafer showed the nano-sized pin-holes that were not grown partially. In this case, the leakage current of the LED chip at the reverse bias was abruptly increased. The reason is that the hemispherically patterned region doesn't have (0001) plane that is favor for GaN growth. The lateral growth of the GaN layer grown on (0001) plane located in between the patterns was enhanced by raising the growth temperature ana lowering the reactor pressure resulting in the smooth surface over the patterned region. The crystal quality of GaN on the patterned substrate was also similar with that of GaN on the conventional substrate and no defect was detected in the interface. The optical power of the LED on the patterned substrate was $14\%$ higher than that on the conventional substrate due to the increased extraction efficiency.

Preparation and Properties of ZnSe/Zn3P2 Heterojunction Formed by Surface Selenization of Zn3P2 Film Deposited on ZnTe Layer

  • ZnSe/$Zn_3P_2$ heterojunctions with a substrate configuration were fabricated using a series of cost-effective processes. Thin films of ZnTe and $Zn_3P_2$ were successively grown by close-spaced sublimation onto Mo-coated glass substrates. ZnSe layers thinner than 100nm were formed by annealing the $Zn_3P_2$ films in selenium vapor. Surface selenization generated a high density of micro-cracks which, along with voids, provided shunt paths and severely deteriorated the diode characteristics. Annealing the $Zn_3P_2$ film at $300^{\circ}C$ in a $ZnCl_2$ atmosphere before surface selenization produced a dense microstructure and prevented micro-crack generation. The mechanism of micro-crack generation by the selenization was described and the suppression effect of $ZnCl_2$ treatment on the micro-crack generation was explained. ZnSe/$Zn_3P_2$ heterojunctions with low leakage current ($J_0$ < $1{\mu}A/cm^2$) were obtained using an optimized surface selenization process with $ZnCl_2$ treatment. However, the series resistance was very high due to the presence of an electrical barrier between the ZnTe and $Zn_3P_2$ layers.

Component and Bench Tests of Polyurethane Hydraulic Reciprocating Seal for Accelerated Life Testing (부품 및 벤치 실험을 통한 폴리우레탄 유압 왕복 실의 가속 실험)

  • Hydraulic reciprocating seals have been widely used to prevent fluid leakage and to provide lubricant film on counter surface in various hydraulic system. The degradation of the seal may cause the catastrophic failure of the hydraulic system. To assess the durability of the seals and the compatibility with counter surface, accelerated life testing (ALT) has been typically employed from industry. However, ALT often takes up to a few months to cause a failure of the seals, and therefore, there is a need to develop more efficient ALT methods. In this work, the degradation characteristics of polyurethane (PU) seals from field test are investigated and they are compared to those from the component and bench tests, with an aim to contribute to the development of ALT method. From the comparison of the cross-sectional profiles of the sealing surface of the PU specimens before and after the tests, both wear and compression set are found to be responsible for degradation of the PU seals. It is also shown that the major wear mechanisms of the PU seals from the field is abrasive wear and formation of pits. The component and bench tests performed in this work are shown to reproduce such wear mechanisms, and therefore, those test methods can be used as an ALT method for PU seals. In particular, the bench test proposed in this work may be effectively utilized to assess the durability and the compatibility of the seals with the counter surface. The results of this work are expected to aid in the design of ALT for PU seal.

Temperature Effect on the Interface Trap in Silicon Nanowire Pseudo-MOSFETs

  • According to shrinkage of transistor, interface traps have been recognized as a major factor which limits the process development in manufacturing industry. The traps occur through spontaneous generation process, and spread into the forbidden band. There is a large change of current though a few traps are existed at the Si-SiO2 interface. Moreover, the increased temperature largely affects to the leakage current due to the interface trap. For this reason, we made an effort to find out the relationship between temperature and interface trap. The subthreshold swing (SS) was investigated to confirm the correlation. The simulated results show that the sphere of influence of trap is enlarged according to increase in temperature. To investigate the relationship between thermal energy and surface potential, we extracted the average surface potential and thermal energy (kT) according to the temperature. Despite an error rate of 6.5%, change rates of both thermal energy and average surface potential resemble each other in many ways. This allows that SS is affected by the trap within the range of the thermal energy from the surface energy.

MICROLEAKAGE AND SHEAR BOND STRENGTH OF FLOWABLE COMPOSITE RESIN (Flowable Composite Resin의 미세변연누출 및 전단결합강도)

  • Flowable composite resin has lower filler content, increased flow, and lower modules of elasticity. It is suggested that flowable composite resin can be bonded to the tooth structure intimately and absorb or dissipate the stress. Therefore, it may be advantageous to use flowable composite resin for the base material of class II restoration and for the class V restoraton. The purpose of this study was to evaluate the microleakage and shear bond strength of four flowable composite resins (Aeliteflo, Flow-It, Revolution, Ultraseal XT Plus) compared to Z100 using Scotchbond Multi Purpose dentin bonding system. To evaluate the microleakage, notch-shaped class V cavities were prepared on buccal and lingual surfaces of 80 extracted human premolars and molars on cementum margin. The teeth were randomly divided into non-thermocycling group (group 1) and thermocycling group (group 2) of 40 teeth each. The experimental teeth of each group were randomly divided onto five subgroups of eight samples (sixteen surfaces). The Scotchbond Multi-Purpose and composite resin were applied for each group following the manufacturer's instructions. the teeth of group 2 were thermocycled five hundred times between 5$^{\circ}C$ and 55$^{\circ}C$. The teeth of group 2 were placed in 2% methylene blue dye for 24 hours, then rinsed with tab water. The specimens were embedded in clear resin, and sectioned longitudinally with a diamond saw. The dye penetration on each of the specimen were observed with a stereomicioscope at $\times$20 magnification. To evaluate the shear bond strength, 60 teeth were divided into five groups of twelve teeth each. The experimental teeth were ground horizontally below the dentinoenamel junction, so that no enamel remained. After applying Scotchbond Multi-Purpose on the dentin surface, composite resin was applied in the shape of cylinder. The cylinder was 4mm in diameter and 2mm in thickness. Shear bond strength was measured using Instron with a cross-head speed of 0.5mm/min. After shear bond strength measurement, mode of failure was evaluated with a stereomicroscope at $\times$30 magnification. All data were statistically analyzed by One Way ANOVA and Student-Newman-Keuls method. The correlation between microleakage and shear bond strength was analyzed by linear regression. The results of this study were as follows ; 1. In non-thermocycling group, the leakage value of Z100 was significantly lower than those of flowable composite resins at the enamel and dentin margin, margin, except that Revolution showed the lower leakage value than that of Z100 at the dentin margin (p<0.05). 2. In thermocycling group, the leakage values of Z100 and Ultraseal XT Plus were lower than those of other subgroup at the enamel and dentin margin, except that Flow-It showed the lower leakage value than that of Ultraseal XT Plus at the dentin margin (p<0.05). 3. The leakage value of Z100 and Ultraseal XT Plus in thermocycling group were not higher than that in non-thermocycling group at the enamel margin. The leakage value of Z100 in thermocycling group was not higher than that in non-thermocycling group at the dentin margin (p<0.05). 4. As for the shear bond strength measurement, there were no statistically significant differences among groups (p<0.05). The shear bond strengths given in descending order were as follows: Z100(16.81$\pm$2.98 MPa), Flow-It(14.8$\pm$4.43 MPa), Aeliteflo(14.34$\pm$3.69 MPa), Revolution(13.46$\pm$4.23 MPa), Ultraseal XT Plus(12.83$\pm$3.16 MPa). 5. Failure modes of all specimens were adhesive failures. 6. There was no correlation between microleakage and shear bond strength.

  • In this paper, We introduce electrical tracking generated from surface activity associated with flow of leakage current on insulator under wet and contaminated conditions and design electrical tracking pattern recognition system by using LabVIEW. We measure the leaking current of contaminated wire by using LabVIEW software and the NI-c-DAQ 9172 and NI-9239 hardware. As pattern recognition algorithm and optimization algorithm for electrical tracking system, neural networks, Radial Basis Function Neural Networks(RBFNNs) and particle swarm optimization are exploited. The designed electrical tracking recognition system consists of two parts such as the hardware part of electrical tracking generator, the NI-c-DAQ 9172 and NI-9239 hardware and the software part of LabVIEW block diagram, LabVIEW front panel and pattern recognition-related application software. The electrical tracking system decides whether electrical tracking generate or not on electrical wire.

A Study on the Non-Destructive Test of Concrete Tunnel Lining Using Infrared Thermography Technique (적외선 열화상기법을 이용한 콘크리트 터널 라이닝의 비파괴 시험에 관한 연구)

  • The interest of diagnosis and maintenance of construction is increasing due to the collapse of infastructures. To obtain the complete, reliable and reproducible data ont he state of the entire structure, various non-destructive techniques are available, Especially, specific constructional characteristics of tunnels make the application of non-destructive tests more difficult. Despite of the complications of these conditions, non-destructive techniques should be capable of providing a description of the state of the tunnel lining, without the removal of the tunnel installations. In this paper, the infrared thermography technique using the difference of surface temperature was studied. The optimum equipment was selected and introduced, the principle, testing method and data anlaysis were investigated. Also, through the case study for inspection of concrete tunnel lining, this technique has proven to be a valuable non-destructive test for detecting the defects such as crack, leakage of water and exfoliation of concrete. The applicability and usefulness of this technique for estimation of concrete tunnel lining have been conformed.

  • In the nuclear power plant, steel or polymer liner plates are adopted to prohibit inner concrete surface contacting with gas or liquid materials. If there is an accident, the plate will be damaged, and concrete shall have final responsibility to safety requirements. In this paper, an experimental research was carried out to investigate the effects of construction joint and wet and loading condition on the permeability of concrete. The test results showed that leakage rate is decreased much more at the following cases than the others : (a)wet condition, (b)without a construction joint case, and (c)case subjected to external loads. It was noted that more reinforcement is required at the latter case.

  • The effects of intrinsic and extrinsic gettering on the formation of microdefects in the wafer and on the electrical performance at near-surfaces of three different oxygen-bearing Czochralski silicon single crystal wafers were investigated by varying the combinations of the pre-heat treatments and the phosphorus diffusion through the back-surface of the wafers. The wafers which had less than 10.9 ppma of oxygen formed no gettering zones irrespective of any pre-heat treatments, while the wafers which had more than 14.1 ppma of oxygen and were treated by Low+High pre-heat treatments generated the gettering zone comprising oxygen precipitates, staking faults, and dislocation loops. The effects of extrinsic gettering by phosphorus diffusion were evident in all samples such that the minority carrier lifetimes were increased and junction leakage currents were decreased. However, the total gettering effects among the different pre-heat treatments did not necessarily correspond to the gettering structure revealed by synchrotron radiation section topograph.

  • Pohang Wind Energy Research Center (PoWER-C) is developing a 3 MW Radial Flux Permanent Magnet (RFPM) Synchronous Generator for offshore Wind Energy Converter (WEC). The blade rotor rpm is 15.7 and the gear ratio is set to be 92.93. The nominal generator rpm at the rated load is about 1459. Baseline design with surface mounted PM magnets are completed. However, there is some concern about the excessive eddy current heating in the magnets. To alleviate this problem, another design with embedded magnet is going on. With embedded magnets, the generator length should be increased to compensate the increased flux leakage. But the field fluctuation in the magnets due to the slots are greatly reduced. This means less eddy currents and lower magnet operating temperature. In this report, engineering efforts for embedded rotor is presented.
