Structural and Electrical Properties of Fluorine-doped Zinc Tin Oxide Thin Films Prepared by Radio-Frequency Magnetron Sputtering

  • Over the past several years, transparent conducting oxides have been extensively studied in order to replace indium tin oxide (ITO). Here we report on fluorine doped zinc tin oxide (FZTO) films deposited on glass substrates by radio-frequency (RF) magnetron sputtering using a 30 wt% ZnO with 70 wt% SnO2 ceramic targets. The F-doping was carried out by introducing a mixed gas of pure Ar, CF4, and O2 forming gas into the sputtering chamber while sputtering ZTO target. Annealing temperature affects the structural, electrical and optical properties of FZTO thin films. All the as-deposited FZTO films grown at room temperature are found to be amorphous because of the immiscibility of SnO2 and ZnO. Even after the as-deposited FZTO films were annealed from $300{\sim}500^{\circ}C$, there were no significant changes. However, when the sample is annealed temperature up to $600^{\circ}C$, two distinct diffraction peaks appear in XRD spectra at $2{\Theta}=34.0^{\circ}$ and $52.02^{\circ}$, respectively, which correspond to the (101) and (211) planes of rutile phase SnO2. FZTO thin film annealed at $600^{\circ}C$ resulted in decrease of resistivity $5.47{\times}10^{-3}{\Omega}cm$, carrier concentration ~1019 cm-3, mobility~20 cm2 V-1s-1 and increase of optical band gap from 3.41 to 3.60 eV with increasing the annealing temperatures and well explained by Burstein-Moss effect. Change of work function with the annealing temperature was obtained by ultraviolet photoemission spectroscopy. The increase of annealing temperature leads to increase of work function from ${\phi}=3.80eV$ (as-deposited FZTO) to ${\phi}=4.10eV$ ($600^{\circ}C$ annealed FZTO) which are quite smaller than 4.62 eV for Al-ZnO and 4.74 eV for SnO2. Through X-ray photoelectron spectroscopy, incorporation of F atoms was found at around the binding energy of 684.28 eV in the as-deposited and annealed FZTO up to 400oC, but can't be observed in the annealed FZTO at 500oC. This result indicates that F atoms in FZTO films are loosely bound or probably located in the interstitial sites instead of substitutional sites and thus easily diffused into the vacuum from the films by thermal annealing. The optical transmittance of FZTO films was higher than 80% in all specimens and 2-3% higher than ZTO films. FZTO is a possible potential transparent conducting oxide (TCO) alternative for application in optoelectronics.

저가형 전기자동차 충전기를 위한 충전 알고리즘 개발 (Development of Charging Algorithm for the Low Cost EV Charger)

  • 최근 미국은 전기자동차에 대한 보조금을 30%이상 인상하는 방안을 추진하고 있고, 유럽 각국도 2020년까지 100만대, 2030년까지 600만대의 전기자동차를 보급할 계획인 독일을 중심으로 보급과 개발 정책을 확대하고 있다. 전기자동차 개발을 단순한 기술적인 트렌드가 아닌, 장기적인 에너지 안보와 전체 사회 시스템을 변화시킬 수 있는 가능성 측면에서 접근하고 있기 때문이다.[1] 국내 또한 전기자동차 보급 목표가 증가하고 경쟁이 심화됨에 따라 신규 블루 오션 시장으로 급부상하고 있다. 현재 완속 충전기(Home Charger)의 경우 국내에서는 2015년부터 정부 지원 설치가 중단될 계획인데, 전기자동차의 보급에 최대 장애 요인 중 하나인 충전 인프라 부족을 최적화 된 저가형 Home Charger 개발로 전기자동차 민간 보급 조기 활성화에 기여하고자 한다. 본 논문에서는 IEC 61851-1과 IEC 61851-22 규격을 분석하여 저가형 충전기의 심야전력 알고리즘을 개발하였으며, 완속 충전기의 가격 저감과 편리성을 위해 기존의 충전기 시스템에 ATmega128, Bluetooth 모듈의 추가 구성을 통한 UI의 LCD 패널을 스마트폰 어플로 변경하였다.

매립가스 발생량에 따른 자원화 가능성 평가 (Evaluation on Resource Recovery Potential by Landfill Gas Production)

  • 본 연구는 신재생에너지 활용을 위하여 강원도의 B 지자체를 대상으로 폐기물 발생특성에 따른 매립가스 발생량 및 자원화 가능성에 대하여 연구하였다. B 지자체의 생활폐기물 평균 겉보기 밀도는 144 kg/$m^3$로, 가스 물질 및 연료화 가능성 물질인 가연성 평균 폐기물 조성비는 종이류 36.0 %, 비닐 플라스틱류 21.6 %, 음식물류 19.7 %로 조사되었다. 발열량 분석결과, 고위발열량(습윤) 3,471 $kca{\ell}$/kg, 저위발열량(습윤) 2,941 $kca{\ell}$/kg로 측정되었으며, 특히 음식물류 폐기물의 매립지 직매립이 금지된 후 에는 발열량이 높은 종이류와 비닐 플라스틱의 비율이 증가하여 발열량이 증가한 것으로 나타났다. 매립지에서 발생하는 메탄가스는 2021년(2,505.7 CH4 ton/year)을 정점으로 점차 감소하는 것으로 예측되었는데, 특히 RDF(Refuse Derived Fuel) 제조시설이 설치되면 2013년(1,956.9 CH4 ton/year)을 정점으로 감소되는 것으로 예측되었다. B 지자체의 매립지에서 발생하는 매립가스(Land Fill Gas; LFG) 추정량은 9.92 $m^3$/min 로 예측되어 타 지자체에서 발생하는 매립가스 추정량(10.11 $m^3$/min)과 유사하게 조사되었다.

CHARACTERISTICS OF HETEROEPITAXIALLY GROWN $Y_2$O$_3$ FILMS BY r-ICB FOR VLSI

  • $Y_2O_3$-based metal-insulator-semiconductor (MIS) structure on p-Si(100) has been studied. Films were prepared by UHV reactive ionized cluster beam deposition (r-ICBD) system. The base pressure of the system was about $1 \times 10^{-9}$ -9/ Torr and the process pressure $2 \times 10^{-5}$ Torr in oxygen ambience. Glancing X-ray diffraction(GXRD) and in-situ reflection high energy electron diffracton(RHEED) analyses were performed to investigate the crystallinity of the films. The results show phase change from amorphous state to crystalline one with increasingqr acceleration voltage and substrate temperature. It is also found that the phase transformation from $Y_2O_3$(111)//Si(100) to $Y_2O_3$(110)//Si(100) in growing directions takes place between $500^{\circ}C$ and $700^{\circ}C$. Especially as acceleration voltage is increased, preferentially oriented crystallinity was increased. Finally under the condition of above substrate temperature $700^{\circ}C$ and acceleration voltage 5kV, the $Y_2O_3$films are found to be grown epitaxially in direction of $Y_2O_3$(1l0)//Si(100) by observation of transmission electron microscope(TEM). Capacitance-voltage and current-voltage measurements were conducted to characterize Al/$Y_2O_3$/Si MIS structure with varying acceleration voltage and substrate temperature. Deposited $Y_2O_3$ films of thickness of nearly 300$\AA$ show that the breakdown field increases to 7~8MV /cm at the same conditon of epitaxial growing. These results also coincide with XPS spectra which indicate better stoichiometric characteristic in the condition of better crystalline one. After oxidation the breakdown field increases to 13MV /cm because the MIS structure contains interface silicon oxide of about 30$\AA$. In this case the dielectric constant of only $Y_2O_3$ layer is found to be $\in$15.6. These results have demonstrated the potential of using yttrium oxide for future VLSI/ULSI gate insulator applications.

장기간(1997~2013) 라디오존데 관측 자료를 활용한 집중호우 시 연직대기환경 유형 분류 (Classification of Atmospheric Vertical Environment Associated with Heavy Rainfall using Long-Term Radiosonde Observational Data, 1997~2013)

  • Heavy rainfall ($>30mm\;hr^{-1}$) over the Korean Peninsula is examined in order to understand thermo-dynamic characteristics of the atmosphere, using radiosonde observational data from seven upper-air observation stations during the last 17 years (1997~2013). A total of 82 heavy rainfall cases during the summer season (June-August) were selected for this study. The average values of thermo-dynamic indices of heavy rainfall events are Total Precipitable Water (TPW) = 60 mm, Convective Available Potential Energy (CAPE) = $850J\;kg^{-1}$, Convective Inhibition (CIN) = $15J\;kg^{-1}$, Storm Relative Helicity (SRH) = $160m^2s^{-2}$, and 0~3 km bulk wind shear = $5s^{-1}$. About 34% of the cases were associated with a Changma front; this pattern is more significant than other synoptic pressure patterns such as troughs (22%), migratory cyclones (15%), edges of high-pressure (12%), typhoons (11%), and low-pressure originating from Changma fronts (6%). The spatial distribution of thermo-dynamic conditions (CAPE and SRH) is similar to the range of thunderstorms over the United States, but extreme conditions (supercell thunderstorms and tornadoes) did not appear in the Korean Peninsula. Synoptic conditions, vertical buoyancy (CAPE, CIN), and wind parameters (SRH, shear) are shown to discriminate among the environments of the three types. The first type occurred with high CAPE and low wind shear by the edge of the high pressure pattern, but Second type is related to Changma front and typhoon, exhibiting low CAPE and high wind shear. The last type exhibited characteristics intermediate between the first and second types, such as moderate CAPE and wind shear near the migratory cyclone and trough.

손바닥 선인장(Opuntia humifusa) 발효액의 화학적 성분과 자궁경부암 세포주에 대한 항암작용 (Anti-tumor Activity of Fermented Liquid Opuntia humifusa in Cervical Cancer Cells and Its Chemical Composition)

  • 손바닥선인장(Opuntia humifusa)의 줄기, 뿌리 그리고 잎 발효액의 화학성분 비교 및 자궁경부암 세포주에 대한 항암 활성을 조사하였다. 줄기 발효액의 열량, 조단백, 조지방 그리고 조탄수화물의 성분비율은 86.21 kcal, $0.92{\%}$, $0.12{\%}$ 그리고 $20.34{\%}$로 분석되었다. 열매에서는 65.32 kcal, $0.08{\%}$, $1.04{\%}$ 그리고 $15.15{\%}$로 각각 구성되었다. 무기물 분석에서 줄기와 열매의 발효액에 칼슘(calcium)과 철(ferrous)의 농도는 100g 당 1,800 mg과 388 mg 그리고 21 mg과 10 mg으로 분석 되었다. 발효 전에 물, 메탄올 그리고 에탄올 추출물에 대하여 항암활성을 측정한 결과 자궁경부암 세포주인 Caski, SiHa 그리고 HaCaT에서 어떠한 항암활성도 보여주지 않았다. 그러나 손바닥선인장(Opuntia humifusa)의 열매를 효모균으로 발효한 발효액에서 HaCaT를 제외한 CaSki와 SiHa에 대해서는 항암활성을 보여주었다.

유기성 폐기물 간접부담금의 도입과 바이오가스 생산보조 정책의 일반균형효과 분석

  • 2012년부터 유기성 폐기물의 해양투기가 전면 금지됨에 따라 우리나라도 이러한 국제 협약을 준수해야 한다. 이에 따라 유기성 폐기물을 대폭 저감하기 위해 다양한 방법들이 제시되고 있으나 바이오가스화는 배출량 저감과 동시에 에너지 생산이 가능하다는 점에서 가장 주목받는 기술이다. 그러나 경제성이 낮기 때문에 정부 보조가 불가피한데 7,800여억 원에 이르는 보조금에 대한 재원 확보가 시급한 상황이다. 한편 축산분뇨나 음식물 쓰레기, 하수 슬러지 등의 유기성 폐기물은 비접오염원에 해당된다. 비접오염원에 대한 직접적인 배출부과금 제도는 오염원과 오염 수준 간의 높은 불확실성으로 인해 실효성이 낮은 것으로 평가되어 왔다. 본 연구에서는 유기성 폐기물의 배출과 간접적으로 관련 있는 축산물 생산량 혹은 식품 소비에 대한 간접 배출부담금 제도를 제안하고, 그 세원을 바이오가스 산업에 대한 보조금으로 이용하는 방안의 경제적 환경적 효과를 비교하였다. 연산가능일반균형모형을 이용하여 분석한 결과, 축산물 생산에 대한 간접부담금은 식품 소비에 대한 부담금에 비해 특정 부문에 과세 부담이 집중되며, 거시적으로는 GDP와 총소비가 식품 소비에 대한 부담금에 비해 더 감소하는 것으로 나타났다. 또한 온실가스 저감 측면에서도 식품 소비에 대한 간접부담금이 우수한 것으로 나타났다. 따라서 유기성 폐기물 배출을 단기에 감소시키고, 이를 에너지로 전환하기 위해 필요한 재원 확충 농반으로 음식 및 식품 소비에 대한 간접부담금이 축산물 생산에 대한 간접부담금보다 적절한 것으로 분석되었다.

해양퇴적층에서 적조생물(Cochlodinium polykrikoides)의 혐기성 분해과정 중 황토가 휘발성 지방산 생성에 미치는 영향 (Effects of Yellow Clay on the Production of Volatile Fatty Acids during the Anaerobic Decomposition of the Red Tide Dinoflagellate Cochlodinium polykrikoides in Marine Sediments)

  • The formation of volatile fatty acids(VFAs) and changes in pH, oxidation and reduction potential(Eh) and acid volatile sulfide(AVS) with the addition of yellow clay were investigated using microcosm systems to examine the effects of yellow clay dispersion on the anaerobic decomposition of Cochlodinium polykrikoides in marine sediments. The acetate concentration reached a maximum by day 4 and was 1.2-1.8 fold less in the sample treated with yellow clay compared to the untreated sample (224-270 vs. 333 uM). The formate concentration reached a maximum by day 1 and was 1.3-2.8 fold less in the sample treated with yellow clay compared to the untreated sample (202-439 vs. 563 uM). The propionate concentration reached a maximum by day 2 and was 1.5-1.8 fold less in the sample treated with yellow clay compared to the untreated sample (32.6 vs. 57.2 uM). After the amounts of acetate, formate and propionate peaked the levels dropped dramatically due to the utilization by sulfate reducing bacteria. The Eh of the samples treated with yellow clay was similar to the untreated sample on day 0 but was higher in the sample treated with yellow clay(140-206 mV) from days 4 to 17. AVS started to form on day 3 and this was sustained until day 6, and 1.2-2.2 fold less was produced in the sample treated with yellow clay compared to the untreated sample (40.2-69.3 vs. 83.2-93.8 mg/L). Accordingly, during the anaerobic decomposition of C. polykrikoides in marine sediments, yellow clay dispersal seems to suppress the reduction state of Eh and the formation of volatile fatty acids(acetate, formate and propionate) used as an energy source by sulfate reducing bacteria, indicating that this process controls the production of hydrogen sulfide that negatively affects marine organisms and the marine sediment environment.

Development and Evaluation of Natural Hydroxyapatite Ceramics Produced by the Heat Treatment of Pig Bones

  • Purpose: The aim of this research was to develop and evaluate natural hydroxyapatite (HA) ceramics produced from the heat treatment of pig bones. Methods: The properties of natural HA ceramics produced from pig bones were assessed in two parts. Firstly, the raw materials were characterized. A temperature of $1,200^{\circ}C$ was chosen as the calcination temperature. Fine bone powders (BPs) were produced via calcinations and a milling process. Sintered BPs were then characterized using field emission scanning electron microscopy (FE-SEM), X-ray diffraction (XRD), X-ray fluorescence spectroscopy (XRF), energy dispersive X-ray spectroscopy (EDX), Fourier transform infrared (FTIR) spectroscopy, and a 2-year in vitro degradability test. Secondly, an indirect cytotoxicity test was conducted on human osteoblast-like cells, MG63, treated with the BPs. Results: The average particle size of the BPs was $20{\pm}5{\mu}m$. FE-SEM showed a non-uniform distribution of the particle size. The phase obtained from XRD analysis confirmed the structure of HA. Elemental analysis using XRF detected phosphorus (P) and calcium (Ca) with the Ca/P ratio of 1.6. Functional groups examined by FTIR detected phosphate ($PO{_4}^{3-}$), hydroxyl ($OH^-$), and carbonate ($CO{_3}^{2-}$). The EDX, XRF, and FTIR analysis of BPs indicated the absence of organic compounds, which were completely removed after annealing at $1,200^{\circ}C$. The BPs were mostly stable in a simulated body fluid (SBF) solution for 2 years. An indirect cytotoxicity test on natural HA ceramics showed no threat to the cells. Conclusions: In conclusion, the sintering temperature of $1,200^{\circ}C$ affected the microstructure, phase, and biological characteristics of natural HA ceramics consisting of calcium phosphate. The Ca-P-based natural ceramics are bioactive materials with good biocompatibility; our results indicate that the prepared HA ceramics have great potential for agricultural and biological applications.

  • The international sale contract is the central contracts in export-import transactions. A good sale contract or set of general conditions of sale will cover all the principal elements of the transaction, so that uncertainties are avoided. The parties' respective duties as concern the payment mechanism, transport contract and insurance responsibilities, inter alia, will all be clearly detailed in the contract. Under the American commercial code (UCC) the standard for this relief is one of commercial impracticability. In contrast, many civil law jurisdictions apply the term force majeure to this problem. Under CISG, the standard is based on the concept of impediments to performance. Because of the differences between these standards, parties might be well advised to draft their own force majeure, hardship, or excusable delays clause. The ICC publication, "Force Majeure and Hardship" provides a sample force majeure clause which can be incorporated by reference, as well as a hardship clause which must be expressly integrated in the contract. In addition, the ICC Model provides a similar, somewhat more concise formulation of a force majeure clause. When the seller wishes to devise his own excusable delays clause, he will seek to anticipate in its provision such potential difficulties as those related to obtaining government authorisations, changes in customs duties or regulations, drastic fluctuations in labour, materials, energy, or transportation prices, etc.
