Electrical Characteristics of Super Junction MOSFET According to Trench Etch Angle of P-pillar (P-pillar 식각 각도에 따른 Super Junction MOSFET의 전기적 특성 분석에 관한 연구)

  • In this paper, we analyze electrical characteristics of n/p-pillar layer according to trench angle which is the most important characteristics of SJ MOSFET and core process. Because research target is 600 V class SJ MOSFET, so conclusively trench angle deduced 89.5 degree to implement the breakdown voltage 750 V with 30% margin rate. we found that on resistance is $22mohm{\cdot}cm^2$ and threshold voltage is 3.5 V. Moreover, depletion layer of electric field distribution also uniformly distributes.

  • The possibility to decrease agglomeration of Cu nano powders and their separation during pulsed wire evaporation (PWE) process was investigated by controlling the working gas system, i.e., the design of the gas path, the type and pressure of the atmospheric gas. As a result, it was possible to choose the optimal design of the gas path providing large specific surface area and high degree of separation of the synthesized Cu nano powders. It was also shown that an Ar+10∼50$N_2$ mixture can be used in production of Cu nano powders, which do not react with nitrogen.

  • In this study, the characteristics of particulate matters (PM) from diesel and biodiesel fuel combustion was experimentally investigated. The experiment was performed in a single cylinder common-rail compression ignition engine. The fuels were injected at -5 CAD (Crank angle degree) ATDC (After top dead center) with 80 MPa injection pressure. Size distribution of PM was measured by scanning mobility particle sizer (SMPS) and morphology of PM was studied by transmission electron microscopy (TEM). PM from biodiesel shows lower emission level and smaller primary particles.

  • In this research, the tensile strength of molded parts and pressure distribution were analyzed to study the cavity filling stage and packing stage in injection molding. The measurement of cavity pressure was obtained by a data acquisition system with the installation of transducers in the cavity. Molded parts were tested by a universal testing machine to obtain the tensile strength. For the experimental work, the tensile strength of molded parts increased with longer packing time and exact freezing time of the gate was obtained by a cavity pressure curve. In addition, the effect of packing did not occur and tensile strength was almost constant after early 1.5 sec of the freezing time of gate. Density tended to be higher about 0.2% due to a larger degree of mold temperature and melt temperature. Also, changing pressure in the cavity was effectively sensed. Thereafter, the possibility of the development of pattern recognition expert system was confirmed on the basis of the experimental results.

  • Experiments on electorchemical etching of aluminum foils with high cubic textures were carried out in this study. Etching behaviours and pit shapes with respect to various conditions of eletrochemical etching were in-vestigated. When HCl and NaCl solutions were used as electrolytes, the highest capacitanes were observed in solutions of 1MHCl and 5M NaCl. It was foundd that capacitance was improved by addition of H2SO4 to HCl so-lution which is considered to be due to the suppression of oxide film formation on the aluminum surface. The homogeneous distribution of each pits obtained in the HCl solution, while the degree of weight loss was lowest in the Nacl solution. The best etching properties in 1M HCl solution were obtained at the etching condi-tions of 0.15 A/$\textrm{cm}^2$, 150sec and$ 90^{\circ}C$.

  • In this paper, we studied the analysis of environmental effects on maximum output power change of crystalline silicon photovoltaic module. During the test period, there was a 5% reduction of maximum output power on an average. And the degree of output power uniformity became better compared to initial value. Using climate data like rain, snow and dust, we tried to find the reasons for maximum power fluctuation. The surface of PV module was monitored using microscope and infrared camera to study temperature distribution. The further analysis is described in the following paper.

  • Fine blanking is a specialized form of blanking where there is no fracture zone when shearing. This is achieved by compressing the whole part and then an upper and lower punch extract the blank. This allows the process to hold very tight tolerances, and perhaps eliminate secondary operations. In the present study, tensile test and numerical simulation has been performed to investigate distribution of deformation and stress of car seat recliner. The commercial ABAQUS/Explicit software was applied for analyzing the stress and strain of the recliner. In analysis, three lock gear has reached the maximum moment on rotational degree of 2.27. This is more than two times than maximum moment of same size recliner, and can be used safely. Therefore, these can use as criterion of actual structural design.

  • In this paper, we consider the problem of testing independence in the absolutely continuous bivariate exponential distribution of Block and Basu(1974). We construct a bootstrap procedure for testing zero and non-zero values of the parameter ${\lambda}_3$ which measures the degree of dependence and compare the power of the bootstrap test with likelihood ratio test(LRT) by Gupta et al.(1984) and the test based on maximum likelihood estimator(MLE) $\hat{{\lambda}}_3$ by Hanagal and Kale(1991) for small and moderate sample sizes.

  • Turbulence in journal bearing operation is examined and the thermal variability is studied for isothermal, convective and adiabatic conditions on the walls within some degree of journal misalignment. An efficient algorithm for the solution of the coupled turbulent Reynolds and energy equations is used to examine the effects of the various factors. The calculation data of turbulent analysis are compared with those of laminar analysis. Heat convection is found to play but a small role in determining friction and load. The friction distribution patterns through the journal bearing are now different with high values at the upstream region of the bearing due to the high speed and low temperature, and a sudden decrease past the pressure maximum.

  • For the present study, the cryogenic ball milling process was applied to make Ibuprofen microsized. The cryogenic ball milling was performed at low temperature of about -18$0^{\circ}C$ for 6 hours. The particle size distribution was determined before and after the cryogenic process. X-ray diffraction (XRD) measurement was made to determine the effect of cryogenic process on the crystallinity of Ibuprofen. The results showed that the size of Ibuproffn was reduced about 10 times by the cryogenic process. The degree of crystallinity of Ibuproffn was slightly reduced by the cryogenic process.
