Characteristics of copper/C films on PET substrate prepared by ECR-MOCVD at room temperature (상온 ECR-MOCVD에 의해 제조되는 Cu/C박막특성)

  • Cu/C films were prepared at room temperature under $Cu(hfac)_2-Ar-H_2$ atmosphere in order to obtain metallized polymer by using ECR-MOCVD(Electron Cyclotron Resonance Metal Organic Chemical Vapor Deposition) coupled with a DC bias system. The room temperature MOCVD on polymer substrate could be possible by collaboration of ECR and a DC bias. Structural analysis of the films by ECR was found that fine copper grains embedded in an amorphous polymer matrix with indistinctive interfacial layer. The increase in $H_2$ contents brought on copper-rich film formation with low electric resistance. On the other hand carbon-rich films with low sheet electric resistance were prepared in argon atmosphere. The electric sheet resistance of Cu/C films with good interfacial property were controlled at $10^8$~$10^0$ Ohm/sq. ranges by the $H_2$/Ar mole ratio and the shielding effectiveness of the film showed maximum up to 45dB in the our experimental range.

  • A new Fe-based amorphous compound powder was prepared from Fe-Si-B amorphous powder by crushing amorphous ribbons as the first magnetic component and Fe-Cr-Mo metallic glassy powder by water atomization as the second magnetic component. Subsequently by adding organic and inorganic binders to the compound powder and cold pressing, the new Fe-based amorphous compound powder cores were fabricated. This new Fe-based amorphous compound powder cores combine the superior DC-Bias properties and the excellent core loss. The core loss of 500 kW/$m^3$ at $B_m$ = 0.1T and f = 100 kHz was obtained When the mass ratio of FeSiB/FeCrMo equals 3:2, and meanwhile the DC-bias properties of the new Fe-based amorphous compound powder cores just decreased by 10% compared with that of the FeSiB powder cores. In addition, with the increasing of the content of the FeCrMo metallic glassy powder, the core loss tends to decrease.

The Vertical Growth of CNTs by DC Bias-Assisted PECVD and Their Field Emission Properties. (플라즈마 화학 기상 증착법에서 DC bias가 인가된 탄소나노튜브의 수직성장과 전계방출 특성)

  • The vertically well-aligned carbon nanotubes(CNTs) were successfully grown on Ni coated silicon wafer substrate by DC bias-assisted PECVD(Plasma Enhanced Chemical Vapor Deposition). As a catalyst, Ni thin film of thickness ranging from 15~30nm was prepared by electron beam evaporator method. In order to find the optimum growth condition, the type of gas mixture such as $C_2H_2-NH_3$ was systematically investigated by adjusting the gas mixing ratio at $570^{\circ}C$ under 0.4Torr. The diameter of the grown CNTs was 40~200nm and the diameter of the CNTs increased with increasing the Ni particles size. TEM images clearly showed carbon nanotubes to be multiwalled. The measured turn-on field was $3.9V/\mu\textrm{m}$ and an emission current of $1.4{\times}10^4A/\textrm{cm}^2$ was $7V/\mu\textrm{m}$. The CNTs grown by bias-assisted PECVD was able to demonstrate high quality in terms of vertical alignment, crystallization of graphite and the processing technique at low temperature of $570^{\circ}C$ and this can be applied for the emitter tip of FEDs.

A Study on the Characteristics of the MgO Thin Film Deposited by the Hollow Cathode Discharge Ion Plating Method (HCD 이온 플레이팅법에 의해 증착된 MgO박막의 특성에 관한 연구)

  • MgO film was deposited on the glass substrate by the hollow cathode discharge ion plating method and the characteristics of the MgO thin film such as deposition rate, crystalline orientation, surface morphology and secondary electron coefficient were investigated. The deposition rate of MgO thin films were $430^{\sim}1270{\AA}$/min at various temperatures and biases. The crystalline orientation of the MgO thin film changed from (200) to (220) upon increasing the HCD current from 100A to 200A. These results indicated that the crystallin orientation of the MgO thin film was determined by the super-saturation ratio. The (200) peak decreased and the (220) peak increased as the substrate bias increased, while both peaks increased as the substrate temperature increased. The grain size increased as the substrate bias increased and the secondary electron emission coefficient increased as the substrate bias increased.

The Dry Etching of TiN Thin Films Using Inductively Coupled CF4/Ar Plasma

  • In this study, we changed the input parameters (gas mixing ratio, RF power, DC bias voltage, and process pressure), and then monitored the effect on TiN etch rate and selectivity with $SiO_2$. When the RF power, DC-bias voltage, and process pressure were fixed at 700 W, - 150 V, and 15 mTorr, the etch rate of TiN increased with increasing $CF_4$ content from 0 to 20 % in $CF_4$/Ar plasma. The TiN etch rate reached maximum at 20% $CF_4$ addition. As RF power, DC bias voltage, and process pressure increased, all ranges of etch rates for TiN thin films showed increasing trends. The analysis of x-ray photoelectron spectroscopy (XPS) was carried out to investigate the chemical reactions between the surfaces of TiN and etch species. Based on experimental data, ion-assisted chemical etching was proposed as the main etch mechanism for TiN thin films in $CF_4$/Ar plasma.

Similarity Analysis of Scale Ratio Effects on Pulsating Air Pockets Based on Bagnold's Impact Number (Bagnold 충격수를 고려한 압축 팽창하는 갇힌 공기에 미치는 축척비 효과에 대한 상사 해석)

  • A developed code based on the unified conservation laws of incompressible/compressible fluids is applied to analyze similarity in pressure oscillations caused by pulsating air pockets in sloshing tanks. It is shown that the nondimensional time histories of pressure show good agreements under Froude and geometric similarities, provided that there are no pulsating entrapped air pockets. However, the nondimesional period of pressure oscillation due to the pulsating air pocket becomes longer as the size of the sloshing tank increases. The discrepancy in the nondimensional period is attributed to the compressibility bias of the entrapped air. To get rid of the compressibility bias, the ullage pressure in a sloshing tank is adjusted based on the Bagnold's impact number. The variation in the period of pressure oscillation according to the ullage pressure is explained based on the spring-mass system. It is shown that the nondimensional period of pressure oscillation is virtually constant when the ullage pressure is adjusted based on the Bagnold's impact number, regardless of tank size. It is found that the Bagold's impact number should be the same, if the time history of pressure is important while an entrapped air pocket pulsates.

An Unequal Power Divider with Adjustable Dividing Ratio (가변 분배 비율 비대칭 전력 분배기)

  • In this paper, an unequal 1:N Wilkinson power divider with adjustable dividing ratio is proposed. The proposed unequal power divider is composed of basic Wilkinson structure. It consists of rectangular-shaped defected ground structure (DGS), isolated island pattern in DGS, and varactor diodes of which capacitance depends on bias voltage. The characteristic impedance value of microstrip line having DGS goes up and down by controlling bias voltage for diodes, and consequently the power dividing ratio(N) is adjusted. The obtained N from measurement is $2.59{\sim}10.4$ which mean the proposed divider has adjustable unequal dividing ratio.

  • The flexible solid state device has been widely studied as portable and wearable device applications such as display, sensor and curved circuits. A zero-bias operation without any external power consumption is a highly-demanding feature of semiconductor devices, including optical communication, environment monitoring and digital imaging applications. Moreover, the flexibility of device would give the degree of freedom of transparent electronics. Functional and transparent abrupt p/n junction device has been realized by combining of p-type NiO and n-type ZnO metal oxide semiconductors. The use of a plastic polyethylene terephthalate (PET) film substrate spontaneously allows the flexible feature of the devices. The functional design of p-NiO/n-ZnO metal oxide device provides a high rectifying ratio of 189 to ensure the quality junction quality. This all transparent metal oxide device can be operated without external power supply. The flexible p-NiO/n-ZnO device exhibit substantial photodetection performances of quick response time of $68{\mu}s$. We may suggest an efficient design scheme of flexible and functional metal oxide-based transparent electronics.

N-Type Carbon-Nanotube MOSFET Device Profile Optimization for Very Large Scale Integration

  • Carbon-nanotube metal oxide semiconductor field effect transistor (CN-MOSFET) is a promising future device candidate. The electrical characteristics of 16 nm N-type CN-MOSFETs are explored in this paper. The optimum N-type CN-MOSFET device profiles with different number of tubes are identified for achieving the highest on-state to off-state current ratio ($I_{on}/I_{off}$). The influence of substrate voltage on device performance is also investigated in this paper. Tradeoffs between subthreshold leakage current and overall switch quality are evaluated with different substrate bias voltages. Technology development guidelines for achieving high-speed, low-leakage, area efficient, and manufacturable carbon nanotube integrated circuits are provided.

Target Adaptive Guidance Using Near-Zone Information from IR Seeker (근접영역에서의 IR 탐색기 정보를 이용한 표적적응유도)

  • A target adaptive guidance(TAG) algorithm is proposed employing the near-zone signal that can be measured from an infrared seeker. The guidance order is composed of a conventional PNG command and an additional command to be calculable from an additional LOS rate between a hot point of target and a required intercept point. The characteristic of the near-zone signal is similar to that of LOS rate that is inversely proportional to the square of time-to-go. Hence the proposed scheme can be applied to real systems with no estimator for time-to-go. From analysis results on the miss distance with perfect missile and perfect seeker, it follows that the proposed TAG algorithm guarantees missile to be ideally guided to the required intercept point. And it is less affected by the TAG start time and a proportional navigation ratio than other TAG schemes using a LOS rate such as a step bias or a ramp bias.
