A Simulation Study on the Structural Optimization of a 800 V 4H-SiC Power DMOSFET (800 V급 4H-SiC DMOSFET 전력 소자 구조 최적화 시뮬레이션)

  • In this work, we demonstrate 800 V 4H-SiC power DMOSFETs with several structural alterations to obtain a low threshold voltage ($V_{TH}$) and a high figure of merit ($V_B\;^2/R_{SP,ON}$), To optimize the device performance, we consider four design parameters; (a) the doping concentration ($N_{CSL}$) of current spreading layer (CSL) beneath the p-base region, (b) the thickness of p-base ($t_{BASE}$), (c) the doping concentration ($N_J$) and width ($W_J$) of a JFET region, (d) the doping concentration ($N_{EPI}$) and thickness ($t_{EPI}$) of epi-layer. These parameters are optimized using 2D numerical simulation and the 4H-SiC DMOSFET structure results in a threshold voltage ($V_{TH}$) below $^{\sim}$3.8 V, and high figure of merit ($V_B\;^2/R_{SP,ON}$>$^{\sim}$200 $MW/cm^2$) for a power MOSFET in $V_B\;^{\sim}$800 V range.

  • 이 논문은 공학적인 접근 방법에 기반한 단계적인 전문분야 시소러스 구축 방법을 제안한다. 시소러스 구축 과정은 용어 추출 단계, 용어 분류 단계, 계층 구조 구축 의 3단계로 구성되고, 모든 단계에서 자동 처리와 전문가 검증 작업을 거친다. 추출된 용어를 미리 정해진 분류 체계에 따라 분리한 후 여러 개의 작은 시소러스를 구축하고, 마지막으로 전체 시소러스로 결합한다. 이 방법은 1) 시소러스를 구축하는 복잡도가 줄어들고, 2) 클래스 단위의 작은 시소러스가 다른 전문분야 시소러스에 쉽게 재사용 될 수 있으며, 3) 각 클래스에 포함된 용어들의 분포를 쉽게 판단할 수 있는 장점이 있다. 제안한 방법을 이용하여 한국어 정보기술 분야 시소러스를 구축하였다. 시소러스 구축에 사용된 용어들은 정보기술 분야의 최근의 한국어 신문과 특허 문서에서 추출하였기 때문에 한국에서 만들어진 신조어를 포함한다. 구축된 시소러스는 81 개의 상위 레벨클래스와 1,000개 이상의 용어로 구성된다.

Rapid-Charging Solution for 18650 Cylindrical Lithium-Ion Battery Packs for Forklifts

  • In this paper, we propose a rapid-charging system for the lithium-ion battery (LIB) packs used in electric forklifts. The battery offers three benefits: reduced charge time, prolonged battery life, and increased charging efficiency. A rapid-charging algorithm and DC/DC converter topology are proposed to achieve these benefits. This algorithm is developed using an electrochemical model, which controls the maximum charging current limit depending on the cell voltage and temperature. The experimental use of a selected 18650 LIB cell verified the prolongation of battery life on use of the algorithm. The proposed converter offers the same topological merits as a conventional resonant converter but solves the light-load regulation problem of conventional resonant converters by adopting pulse-width modulation. A 6.6-kW converter and charging algorithm were used with a forklift battery pack to verify this method's operational principles and advantages.

Electrical properties improvement of PZT thin films etched into $CF_4/(Cl_2+Ar)$ plasma (식각된 PZT 박막의 전기적 특성 개선에 관한 연구)

  • The PZT thin films are well-known material that has been widely studied for ferroelectric random access memory (FRAM). We etched the PZT thin films by $CF_4/(Cl_2+Ar)$ plasma and investigated improvement in etching damage by $O_2$ annealing. PZT thin films were etched for 1 min in an ICP using a gas mixture of $Cl_2$(80%)/Ar (20%) with 30% $CF_4$ addition. The etching conditions were fixed at a substrate temperature of $30^{\circ}C$, an rf power of 700 W, a dc-bias voltage of -200 V and a chamber pressure of 2 Pa. To improve the ferroelectric properties of PZT thin films after etching, the samples were annealed for 10 min at various temperatures in $O_2$ atmosphere. After $O_2$ annealing, the remanent polarization, fatigue, and the leakage current were gradually recovered to the characteristics of the as-deposited film, according as the temperature increased.

  • We report numerical simulations to investigate of the dependence of the on/off current ratio and channel charge distributions in silicon nanowire (SiNW) field-effect transistors (FETs) on the channel width and thicknesses. In order to investigate the transport behavior in devices with different channel geometries, we have performed detailed two-dimensional simulations of SiNWFETs and control FETs with a fixed channel length L of 10um, but varying the channel width W from 5nm to 5um, and thickness t from 10nm to 30nm. We have shown that $Q_{ON}/Q_{OFF}$ drastically decreases (from ${\sim}2.9{\times}10^4$ to ${\sim}9.8{\times}10^3$) as the channel thickness increases (from 10nm to 30nm). As a result of the simulation using a quantum model, even higher charge density in the bottom of SiNW channel was observed than that in the bottom of control channel.

  • The boiler tubes and steam Pipes operating both at high temperature and pressure for a long period of time in a power plant are degraded by creep because of internal pressure. So, the remaining life of a component is evaluated by the creep rupture strength. Although the conventional method to evaluate the creep damage is widely used, it has some disadvantages such as requires large size specimen and long employed to evaluate the correlation between fracture toughness and evaluation time. Recently, new method so called "small lunch test' is used to evaluate degradation of creep. In this study, a conventional creep test and a small punch test are conducted using 2.25Cr-1Mo steel which is mainly used for the boiler tubes and steam pipes in power plant. The creep life, approximately 1,500 hrs, is determined by conventional method under a severe condition then specimens for a small Punch test are obtained after certain time intervals such as 1/4, 1/2 and 3/4 of final rupture time, respectively.

Analytical Model in Pedestrian Accident by Van Type Vehicle (Van 형 차량의 보행자 충돌 사고 해석 모델)

  • The fatalities of pedestrian accounted for about 40.0% of all fatalities in Korea (2005 year). In pedestrian involved accident, the most important data to inspect accident is throw distance of pedestrian. The throw distance of pedestrian can be influenced by many variables, such as vehicular frontal shape, vehicular impact speed, the offset of impact point, the height of pedestrian, and road condition. The trajectory of pedestrian after collision can be influenced by vehicular frontal shape classified into sedan type, box type, SUV type and van type. Many studies have been done about pedestrian accident with passenger car model and bus model for simple factors. But the study of pedestrian accident by van type vehicle was much insufficient, and even that the influence of multiple factors such as the offset of impact point was neglected. In this paper, a series of pedestrian kinetic simulation were conducted to inspect relationship between throw distance and multiple factors with using PC-CRASH s/w, a kinetic analysis program for a traffic accident for van type. By based on the simulation results, multi-variate regression was conducted, and regression equation was presented.

  • Laser welding of dissimilar metals has been widely used to improve a wear resistance and a corrosion resistance of the industrial parts. The objective of this research works is to investigate the influence of the process parameters, such as the welding for SM45C and STS304 with CW Nd:YAG lasers. The bead-on-plate welding tests are carried out for several combinations of the experimental conditions. In order to quantitatively examine the characteristics of the dissimilar welding, the welding quality of the cut section, stain-stress behavior and the hardness of the welded part are investigated. From the results of the investigation, it has been shown that the optimal welding condition without defects in the vicinity of the welded area and with a good welding qualify is 1600W of the laser power, 0.85m/min of welding speed and $4{\ell}/min$ of pressure for shielding gas.

Collision Characteristics of an Adult Bicycle to a Car (성인용 자전거의 승용차량 충돌특성)

  • In the present the usage of bicycle has increased steeply due to well-being and convenient way of movement. In car to bicycle accident, the throw distance of bicycle is very important factor for estimating collision situation. In this study, simulations and collision tests in actual car to bicycle were executed for obtaining throw distance of bicycle. The simulations were executed by PC-CRASHTM s/w with vehicle of sedan type. Sand bags were used for the behavior of bicyclist instead of dummy and factors considered were vehicle velocity, the crashed angles and part of bicycle to vehicle, and bicycle was adult type. From the results, the throw distances of tire collision of 00 was longer than that of 450 tire crash, and the throw distances of 900 frame crash were longer than those of 450 frame crash. With based on actual crash tests and simulations, restitution coefficient of between vehicle and bicycle was estimated as 0.1. Finally the increaser vehicle velocity the longer the throw distances of bicycle and the simulation results were relatively good agreement to the results of experiment.

Biocompatibility of oxidized alginate/gelatin/BCP -based hydrogel composites

  • In this study, oxidized alginate/gelatin/biphase calcium phosphate (BCP)- based hydrogel composites were fabricated. Alginate sodium was oxidized by periodate. The oxidized product was confirmed by using $^1H$ and $^{13}C$ NMR spectra. The number average molecular weight ($M_n$), the average molecular weight ($M_w$) of the oxidized alginate were determined by Gel Permeation Chromatography (GPC). The hydrogel was formed from the oxidized alginate and gelatin solution via Schift-base reaction. The hydrogel showed a highly porosity by a Scanning Electron Microscope (SEM) and Mercury Intrusion Porosimetry (MIP). Crosslinked density of the gel matrix were assessd by trinitrobenzene sulfonic acid (TNBS) assay that shows a high effect on swelling ratio. Increment of the crosslinked desity resulted in enhancing compressive strength of the hydrogel composite. The cytotoxity of hydrogel was assessed with osteoblast MG-63. The hydrogel composites show a high compatibility. The obtained results showed a potential application for bone regeneration in future.
