  • There are many efforts to improve electrolytes to satisfy the requirements of a lithium rechargeable battery. We have investigated a binary solvent mixture containing the electrolyte lithium salt($LiBF_4$, $LiPF_6$), that is conductive and electrochemically stable. Ionic conductivities were measured between -5 and $80^{\circ}C$, and cyclic voltammetry between 2.5 and 4.3 V were measured by SUS or platinum electrode.

  • Visibility has been used for Visual Impact Assessment and Buildingheight Control. The purpose of this study is to elaborate visibility analysis technique in GIS, and to design a visual information system baed on this technique for diverse application. The results of this study are as follows : 1) By classifying visibility analysis techniques into two groups, Each one's merits and demerits were investigated. Practically GIS visibility analysis by DTM model using contour map and investigating it by means of site-observation can be the most effective method. 2) A visibility analysis techniquwe for V.I.A. and B.H.C. was presented by studying GIS visibility analysis by means of DTM model using contour map. There were 5 problems. 3) Adequate analysis techniques were presented according to the landscape factor-road, ship-route, port, mountain, etc. 4) Viewing distance from road and ship-route in visual corridor, landma가 visibility and distance, the angle of incidence and invisible region's depth are helpful for land scape management or land use planning.

  • To enhance the breakdown properties of low voltage-oriented ZnO varistor, the samples were fabricated with the amounts of si-oxides and the sintering conditions. And then, to lower the breakdown voltage the $TiO_2$-added samples were fabricated. We investigated the nonlinear exponent, the nonlinear resistance and the V-I characteristics of samples. And we discussed with microstructures by use of SEM and the position of Si by EDS. Si-oxides, especially, largely enhanced the nonlinear exponent. In this case optimum sintering condition was $1200-1250^{\circ}C$-1hr and $TiO_2$ addition lowered the breakdown voltage.

  • TZDB(Time-Zero Dielectric Breakdown)법을 이용하여 CZ법으로 성장된 6인치완 8인치 실리콘 웨이퍼의 미세 결함에 대해 조사하였다. 80$0^{\circ}C$에서 $N_2$분위기로 성장시킨 SiO$_2$를 이용하여 표면에 1092계의 MOS 커패시터를 형성한 뒤. 개별 소자에 대해 I-V test를 행하고 이를 통해 얻이진 파괴전압과 누설전류값을 이용하여 결과를 디스플레이 하는 프로그램을 개발하였다. Breakdown실험을 토해서 얻어진 결과를 결정내부의 특성을 관찰하는 SPV결과와 비교함으로써 표면의 상태와 내부의 상태를 연관시키고자 하는 시도를 하였다. 결함이 존재하는 지역의 커패시터는 결함이 존재하지 않는 지역과 비교하여 상대적으로 높은 누설전류값을 보였다.

Design of Novel 1 Transistor Phase Change Memory

  • A novel memory is reported, in which $Ge_2Sb_2Te_5$ (GST) has been used as a floating gate. The threshold voltage was shifted due to the phase transition of the GST layer, and the hysteretic behavior is opposite to that arising from charge trapping. Finite Element Modeling (FEM) was adapted, and a new simulation program was developed using c-interpreter, in order to analyze the small shift of threshold voltage. The results show that GST undergoes a partial phase transformation during the process of RESET or SET operation. A large $V_{TH}$ shift was observed when the thickness of the GST layer was scaled down from 50 nm to 25 nm. The novel 1 transistor PCM (1TPCM) can achieve a faster write time, maintaining a smaller cell size.

  • The discrimination of bracken (Korean vs. Chinese) has been attempted using capillary electrophoresis (CE). Bracken (Pteridium aquilinum) was extracted with 30% methanol and separated on a uncoated fused-silica ($50{\mu}m{\times}27cm$) capillary. Conditions for optimal analysis include: temperature, $40^{\circ}C$; voltage, 8 kV; and pressure injection time, 5 sec. The optimal separation buffer was 0.3 M borate buffer (pH 8.5) containing 40 mM CHAPS with 30% ethylene glycol. Under the optimal conditions established for CE, the ratio of specific peak area (peak PA-1) to other peak area (peak PA-2) was effective in discrimination of Korean and Chinese bracken. The mean accuracy for discrimination of Korean and Chinese brackens were 80% and 86%, respectively.

  • In this paper analytical and numerical methods fur analysis of solidification of castings are described, and the matrix method, one of numerical method, where the nodal point is designated on the element boundary was adapted. The cooling curve obtained by experimental values, when cast steel (0.29%C. 0.62%Si) was poured into $CO_2$ mold, is compared with that of computed values by exploiting computer (V77-600 Data Proceeding System, UNIVAC). The computed value is nearly approximation to the experimental. But the computed value shows a tendency that is a little higher than the experimental in solid-liquid coexisting temperature ranges and much lower than the experimental after solidification. It is considered to result from the lacks and difficulties of ultimately appropriate adaptation of various physical properties and also air cap between castings and mold.

  • 디스플레이용 전극 소재로 사용되는 투명 전도막은 높은 가시광 투과율 (89%이상)과 우수한 전기전도성(비저항 10$^{-4}{\Omega}cm$ 이하)을 동시에 가지므로 LCD, PDP, OLED 소자의 핵심소재로 인식되고 있다. 투명 전도막은 광학적 밴드갭이 3.5eV 이상인 wide-gap 반도체로서, 산화인듐($In_2O_3$)에 주석(Sn), 아연(Zn) 등을 치환고용 시킨 ITO, IZO, 산화아연(ZnO)에 Al 혹은 Ga을 치환고용 시킨 AZO, GZO 등 다양한 재료에 대한 연구가 활발하게 진행되고 있다. 본 연구에서는 플라즈마 정밀 제어 기술을 이용하여 80$^{\circ}C$이하의 저온 코팅 공정 조건에서 우수한 비저항( $2{\times}10^{-4}$ ${\Omega} cm $)을 나타낼 수 있는 TCO 코팅 공정 기술을 개발하였으며 이러한 연구결과는 차세대 디스플레이 소자로 예측되고 있는 Flexible 디스플레이 소자의 전극 재료로 활용될 수 있을 것으로 기대된다.

Study on the Surface Properties of Arc Ion Plated Ti-Al-Cr-N Thin Layers (아크 이온 증착된 Ti-Al-Cr-N 도포층의 표면 물성 연구)

  • Ti-Al-Cr-N thin layer was prepared on Fe-Si thin sheet by arc ion plating to improve corrosion and mechanical properties. The compositions ratios of Fe : Cr : Al : Ti : Si : N of the thin layers at $500^{\circ}C$ was 1.24 : 0.56 : 36.82 : 32.72 : 0.59 : 28.07 [wt.%], respectively. The higher arc ion plating temperature was, the higher corrosion resistance and nano-hardness were observed due to chromium content. Corrosion potential and corrosion rate in artificial sea water of the coating layer were in the range of $-39mV_{SHE}$ and $2mA/cm^2$, respectively. Passivity was not observed in the artificial sea water. Nano-hardnesses of the thin layers was increased by adding Cr from 23.6 to 25.8 [GPa]. The friction coefficients and fatigue limits of the layers were 0.388, 0.031, respectively.

  • $CdS_{0.69}Se_{0.31}$ single crystal grown by sublimation method. Hall effect measurement were carried out by the Van der Pauw method. The measurement values under the temperature were found to be carrier density $n\;=\;1.95\;{\times}\;10^{23}m^3$, Hall coefcient $RH\;=\;-3.21\;{\times}\;10^{-5}m^3/c$, conductivity ${\sigma}\;=\;362.41\;{\Omega}^{-1}m^{-1}$, and Hall mobility ${\mu}\;=\;1.16\;{\times}\;10^{-2}m^2/v.s$.
