Thermal Stability Improvement of the Ni Germano-silicide formed by a novel structure Ni/Co/TiN using 2-step RTP for Nano-Scale CMOS Technology

  • In this paper, Ni Germane-silicide formed on undoped $Si_{0.8}Ge_{0.2}$ as well as source/drain dopants doped $Si_{0.8}Ge_{0.2}$ was characterized by the four-point probe for sheet resistance. x-ray diffraction (XRD), x-ray photoelectron spectroscopy (XPS) and field emission scanning electron microscope (FESEM). Low resistive NiSiGe is formed by one step RTP (Rapid thermal processing) with temperature range at $500{\~}700^{\circ}C$. To enhance the thermal stability of Ni Germane-silicide, Ni/Co/TiN structure with different Co concentration were studied in this work. Low sheet resistance was obtained by Ni/Co/TiN structure with high Co concentration using 2-step RTP and it almost keeps the same low sheet resistance even after furnace annealing at $650^{\circ}C$ for 30 min.

  • In this study, highly thermal stable Ni Germanosilicide has been utilized using NiPt alloy and novel NiPt/Co/TiN tri-layer. And, the Ni Germanosilicide Properties were characterized according to different Ge ratio (x) in $Si_{l-x}Ge_x$ for the next generation CMOS application. The sheet resistance of Ni Germanosilicide utilizing pure-Ni increased dramatically after the post-silicidation annealing at $600^{\circ}C$ for 30 min. Moreover, more degradation was found as the Ge fraction increases. However, using the proposed NiPt/Co/TiN tri-layer, low temperature silicidation and wide range of RTP process window were achieved as well as the improvement of the thermal stability according to different Ge fractions by the subsequent Co and TiN capping layer above NiPt on the $Si_{l-x}Ge_x$. Therefore, highly thermal immune Ni Germanosilicide up to $600^{\circ}C$ for 30 min is utilized using the NiPt/Co/TiN tri-layer promising for future SiGe based ULSI technology.

  • Recently due to rapid improvement of integrated circuit design environment, size of IC design is to become large to possible design System on Chip(SoC) that one chip with multi function enclosed. Also cause to this rapid change, consumption market is require to spend smallest time for new product development. In this paper to propose a methodology can design a large size IC for save time and applied to design of MPEG Layer 2 decoder to can use audio receiver in digital broadcast system. The digital broadcast audio decoder in this paper is pointed to save hardware size as optimizing algorithm. MPEG Layer 2 decoder algorithm is include MAC to can have an effect on hardware size. So coefficients are using sign digit expression. It is for hardware optimization. If using this method can design MAC without multiplier. The designed audio decoder is using 14,000 gates hardware size and save 22% (4000 gates) hardware usage than using multiplier. Also can design MPEG Layer 2 decoder usable digital broadcast receiver for short time.

  • This paper presents development of automatic image quality register optimization system using mobile TFT-LCD (Thin Film Transistor-Liquid Crystal Display) driver IC and embedded software. It optimizes automatically gamma adjustment and voltage setting registers in mobile TFT-LCD driver IC to improve gamma correction error, adjusting time, flicker noise and contrast ratio. Developed algorithms and embedded software are generally applicable for most of the TFT-LCD modules. The proposed optimization system contains module-under-test (MUT, TFT-LCD module), control program, multimedia display tester for measuring luminance, flicker noise and contrast ratio, and control board for interface between PC and TFT-LCD module. The control board is designed with DSP and FPGA, and it supports various interfaces such as RGB and CPU.

  • In this study, the impact of traffic flow on the market penetration rate of autonomous vehicles(AV) was analyzed using the data for the year 2020 of the Yongin IC~Yangji IC section of Yeongdong Expressway. For this analysis, a microscopic traffic simulation model VISSIM was utilized. To construct the longitudinal control of the AV, the Intelligent Driver Model(IDM) was built and applied, and the driving behavior was verified by comparison with a normal vehicle. An examination of the study results of mobility and safety according to the market penetration rate of the AV, showed that the network's mobility improves as the market penetration rate increases. However, from the point of view of safety, the network becomes unstable when normal vehicles and AVs are mixed, so there should be a focus on traffic management for ensuring safety in mixed traffic situations.

  • This paper presents CMOS UWB RFIC based radar system for high speed target detection. The system can achieve resolution of 15 cm and detection range of 15 m. For developed system, single chip CMOS UWB IC is implemented. To reduce the measuring and processing time, envelope detection and equivalent time sampling technique are used. Measurement results show that the bandwidth and center frequency of UWB pulse can be adjusted in the range of 0.5 GHz~1.0 GHz, 3.5 GHz~4.5 GHz, respectively. Signal processing time including scan time over 15 m distance is about $150{\mu}sec$.

  • We have designed 5 V/500 mA transless type power module by using semiconductor switching technique, key technique for small size of power supply system. The power module is suitable to a small sized electronic system using a single power supply. It is composed of switching circuit using voltage drop type chopper method, control circuit, voltage detect circuit, and constant voltage circuit, and is fabricated to hybrid-IC type. The switching regulator power supply circuit, designed in this study, has satisfied the electrical characteristics of 5 V/500 mA transless type power module.

  • This paper presents a study on pull cord switch system which is employed in various industry for emergency stop of the equipments. By using power line communication(PLC) technique, in this paper, a new method for operation position detection of pull cord switch is suggested without complicated wiring of separate cables which utilize only 2 lines. Also, using control function of PLC IC, a reset signal for each switch reset can be implemented in the switch status control/sensing device. Finally, this paper shows validity and practical applicability of the proposed operating position sensing system of pull cord switch by implementing the system and revealing the response time and signal through the PLC line.

The Inhibitory Effects of Poria cocos Bark Extract on Melanogenesis (복령피 추출물의 멜라닌 생성 저해 효과)

  • To develop a new natural whitening agent for cosmetics, we investigated the inhibitory effects of Poria cocos Bark extracts (PCBE) and its active compound on melanogenesis. PCBE showed ROS scavenging activities in 1,1-diphenyl-2-picrylhydrazyl (DPPH) radical and xanthine/xanthine oxidase system with the $IC_{50}$ values of $19.4{\pm}2.21{\mu}g$/mL and $IC_{50}=103{\pm}3.33{\mu}g$/mL, respectively. PCBE reduced intracellular tyrosinase activity about 34 % at concentration of $50{\mu}g$/mL. And PCBE reduced melanin contents of B16 melanoma cells about 51 % at concentration of $50{\mu}g$/mL without cell cytotoxicity (below $100{\mu}g$/mL). We purified one active compound from PCBE and identified its structure. It was identified as 3-$\beta$-hydroxylanosta-7,9(11),24-trien-4-oic acid, triterpene family, by $^1H$-NMR, $^{13}C$-NMR and Mass analysis. 3-$\beta$-hydroxylanosta-7,9(11),24-trien-4-oic acid showed ROS scavenging activities in DPPH radical and xanthine/xanthine oxidase system with the $IC_{50}$ values of $4.3{\pm}0.15{\mu}g$/mL and $54{\pm}1.67{\mu}g$/mL, respectively. Also, it was shown that 3-$\beta$-hydroxylanosta-7,9(11),24-trien-4-oic acid reduced intracellular tyrosinase activity about 43 % at concentration of $10{\mu}g$/mL. And it inhibited melanin synthesis in a dose dependent manner ($IC_{50}=3.6{\mu}g$/mL) without cell cytotoxicity (below $100{\mu}g$/mL). 3-$\beta$-hydroxylanosta-7,9(11),24-trien-4-oic acid inhibited tyrosinase, TRP-1 and TRP-2 expression at protein level. These results suggest that PCBE and 3-$\beta$-hydroxylanosta-7,9(11),24-trien-4-oic acid reduced melanin formation by the inhibition of tyrosinase activity and expression in B16 melanoma cells. Therefore, we suggest that PCBE could be used as a useful whitening agent.

And the PCE reduced intracellular tyrosinase activity about 18 % at concentration of $50{\mu}g/mL$. We purified one active compound from PCE and identified its structure. It was identified as patchouli alcohol, sesquiterpene family, by 1H-NMR, $13_C$-NMR, and Mass analysis. Patchouli alcohol also inhibited ROS scavenging activities in DPPH radical and xanthine/xanthine oxidase system with the $IC_{50}$ values of $3.14{\pm}0.12{\mu}g/mL$ and $49{\pm}3.24{\mu}g/mL$, respectively. Patchouli alcohol inhibited melanin synthesis in a dose dependent manner ($IC_{50}=3.9{\mu}g/mL$). And the patchouli alcohol reduced intracellular tyrosinase activity about 40 % at concentration of $10{\mu}g/mL$. Patchouli alcohol inhibited tyrosinase and TRP-2 expression at protein level. These results suggest that PCE and patchouli alcohol reduced melanin formation by the inhibited of tyrosinase activity and expression in B16 melanoma cells. Therefore, we suggest that PCE could be used as a useful whitening agent.
