Pt와 $LaNiO_3$ 전극에 대한 PZT(53/47) sol-gel 막의 전기적 특성 (Electrical properties of PZT films on Pt and $LaNiO_3$ electrode by using sol-gel method)

  • The ferroelectric properties of PZT(53/47) thin film was investigated by methoxy enthanol solution based on sol-gel method. The thickness of each layer by spincoating 0.25M sol at one time was $0.1{\mu}m$ and crack-free film was formed. $LaNiO_3/Si(100)$ electrode and $Pt/Ti/SiO_2/Si(100)$ electrode was coated by PZT sol at several times. PZT orientation was confirmed as a method of XRD and coercive field(Ec) as well as remnant polarization(Pr) was investigated from hysterisis curve. As a result of XRD analysis, we can know that the orientation of on PZT/LNO/Si(100) is better than on $Pt/Ti/SiO_2/Si(100)$. The remnant polarization(Pr) in LNO electrode was $87.5{\mu}C/cm^2$ and $39.8{\mu}C/cm^2$ in Pt. From this figures, it is investigated that the Pr in LNO electrode was better than in Pt.

Sol-Gel법으로 제조한 (Ba,Sr)$TiO_3$ 박막의 구조 및 유전특성 (Structural and Dielectric Properties of the (Ba,Sr)$TiO_3$Thin Films Prepared by Sol-Gel Method)

  • BST(70/30) and BST(50/50) thin films were prepared by Sol-Gel method and studied about the microstructural and dielectric properties with Pt and ITO bottom electrodes. The stock solution was synthesized and spin coated on the Pt/Ti$SiO_2$/Si and Indium Tin Oxide(ITO)/ glass substrate. the coated films were dries at 350$^{\circ}C$ for 10 minutes and annealed at $750^{\circ}C$ for 1 hour for the crystallization. The thin films coated on ITO substrate were crystallized easily and the packing density and roughness of surface were better that those of films coated on Pt substrates. In the BST(50/50) composition the structural properties were similar to the BST(70/30) composition and grain size were decreased with increasing the contents of Sr. The dielectric constant was higher in the BST(50/50) composition compared with the BST(70/30) composition. Using the ITO substrate, the dielectric constant was higher than the Pt substrate while the dielectric loss was showed a reverse trend. The dielectric constant with and increase of temperature was decreased slowly.

Pt 나노분말이 분산된 SiO2 박막의 구조 및 전기적 특성 제어 (Controlling Structural and Electrical Properties of Pt Nanopowder-Dispersed SiO2 Film)

  • Pt nanopowder-dispersed $SiO_2$ (SOP) films were prepared by RF co-sputtering method using Pt and $SiO_2$ targets in Ar atmosphere. The growth rate and Pt content in the film were controlled by means of manipulating the RF power of Pt target while that of $SiO_2$ was fixed. The roughness of the film was increased with increasing the power of Pt target, which was mainly due to the increment of the size and planar density of Pt nanopowder. It was revealed that SOP film formed at 10, 15, 20 W of Pt power contained 2.3, 2.7, and 3.0 nm of spherical Pt nanopowder, respectively. Electrical conductivity of SOP films was exponentially increased with increasing Pt power as one can expect. Interestingly, conductivity of SOP films from Hall effect measurement was greater than that from DC I-V measurement, which was explained by the significant increase of electron density.

  • The electrical and physical characteristics of MgO and Pt thin-films on Si substrate, deposited by r.f magnetron sputtering. It were analyzed with annealing condition($1000^{\circ}C$ for 120 min) by four point probe, a-step, SEM and XRD. Until $1000^{\circ}C$ of annealing temperature, MgO medium layer had the properties of improving Pt adhesion to $SiO_2$ and insulation without chemical reaction to Pt thin-films and the resistivity of Pt thin-films was improved. In the analysis of properties of Pt-RTD, TCR value had $3927ppm/^{\circ}C$ and liner in the temperature range of room temperature ${\sim}400^{\circ}C$.

비휘발성 메모리를 위한 Pt/SBT/${Ta_2}{O_5}/Si$ 구조의 전기적 특성에 관한 연구 (Electrical Characteristics of Pt/SBT/${Ta_2}{O_5}/Si$ Structure for Non-Volatile Memory Device)

  • 세라믹 타겟인 Ta$_2$O(sub)5을 장착한 rf-마그네트론 스퍼터를 이용하여 Ta$_2$O(sub)5 완충층을 증착하고, Sr(sub)0.8Bi(sub)2.4Ta$_2$O(sbu)9 용액을 사용하여 MOD 법에 의해 SBT 막을 성장시킨 metal/ferroelectric/insulator/semiconductor (MFIS) 구조인 Pt/SBT/Ta$_2$O(sub)5/Si 구조의 Ta$_2$O(sub)5 완충층 증착시의 $O_2$유량비, Ta$_2$O(sub)5 완충층 두께에 따른 전기적 특성을 조사하였다. 그리고 Ta$_2$O(sub)5 박막의 완충층으로써의 효과를 확인하기 위해 Pt/SBT/Ta$_2$O(sub)5/Si 구조와 Pt/SBT/Si 구조의 전기적 특성을 비교하였다. Ta$_2$O(sub)5 완충층 증착시의 $O_2$유량비가 0%일 때는 전형적인 MFIS 구조의 C-V 특성을 얻지 못하였으며, 20%의 $O_2$유량비일 때 가장 큰 메모리 윈도우 값을 얻었다. 그리고 $O_2$유량비가 40%, 60%로 증가할수록 메모리 윈도우는 감소하였다. Ta$_2$O(sub)5 완충층의 두께의 변화에 대한 C-V 특성에서는 36nm의 Ta$_2$O(sub)5 두께에서 가장 큰 메모리 값을 얻었다. Pt/SBT/Si 구조의 메모리 윈도우 값과 누설전류 특성은 Pt/SBT/Ta$_2$O(sub)5/Si 구조의 값에 비해 크게 떨어졌으며, 따라서 Ta$_2$O(sub)5 막이 우수한 완충층으로써의 역할을 함을 알았다.

Pt-MnOx/ZrO2-SiO2 촉매에서 수소에 의한 일산화질소의 선택적 촉매 환원반응 (Selective Catalytic Reduction of NO by H2 over Pt-MnOx/ZrO2-SiO2 Catalyst)

  • 지르코니아를 고정한 실리카($ZrO_2-SiO_2$)와 망가니즈 산화물($MnO_x$)에 백금을 담지하여 제조한 촉매에서 수소에 의한 일산화질소의 선택적 촉매 환원($H_2$-SCR) 반응을 조사하였다. $Pt-MnO_x$ 촉매에서는 NO 전환율이 낮으며, $N_2O$$NO_2$ 생성이 억제되었다. 반면, $Pt/ZrO_2-SiO_2$ 촉매에서는 NO 전환율이 높지만, $100{\sim}150^{\circ}C$에서는 $N_2O$가, $200{\sim}300^{\circ}C$에서는 온도가 높아지면 $NO_2$ 수율이 높아져, $N_2$ 수율이 낮았다. $ZrO_2-SiO_2$$MnO_x$와 백금을 같이 담지한 $Pt-MnO_x/ZrO_2-SiO_2$촉매에서는 $100{\sim}150^{\circ}C$에서 이들 성분의 상승작용으로 $N_2$ 수율이 조금 높아졌다. 이들 촉매에서 표면 조성, 산화 상태, 산성도를 조사하고, NO가 흡착되어 수소와 반응하는 과정의 IR 스펙트럼을 그렸다. NO의 $H_2$-SCR 반응에서 전환율과 생성물 수율을 촉매 구성 성분의 촉매작용과 연계지어 고찰하였다.

측온저항체 온도센서가 집적화된 발열저항체형 마이크로 유량센서의 제작 및 특성 (Fabrication and Characteristics of Hot-Film Type Micro-flowsensors integrated with RTD)

  • This paper describes on the fabrication and characteristics of hot-film type micro-flowsensors integrated with Pt-RTD(resistance thermometer device) and micro-heater on the Si membrane in which MgO thin-film was used as medium layer in order to improve adhesion of Pt thin-film to SiO$_2$layer. The MgO layer improved adhesion of Pt thin-film to SiO$_2$layer without any chemical reactions to Pt thin-film under high annealing temperatures. Output voltages increased due to increase of heat-loss from sensor to external. The output voltage was 82 mV at $N_2$flow rate of 2000 sccm/min heating power of 1.2 W. The response time($\tau$:63%) was about 50 msec when input flow was stepinput

  • 유기금속 화학 증착법(MOCVD)을 이용하여 Si(100) 기판 위에 $TiO_2$와 PbO의 동시 증착으로 $Pb(TMHD)_2$(PT) 박막을 증착하였다. 원료물질로는 Titanium tetra-isopropoxide(TTIP)와 $Pb(TMHD)_2$를 사용하였다. 증착온도를 $520^{\circ}C$, Pbdbfid을 30 sccm으로 고정하고, 전체유량을 750 sccm으로 하여 TTIP의 증발온도와 유량에 따른 PT 박막의 XRD 변화를 관찰하였다. PT 박막 생성은 TTIP의 증발온도 및 유량이 각각 48~$50^{\circ}C$와 18~22sccm 영역에서 생성되었으며, 생성된 박막과 기판의 계면에서는 Pb, Si, O의 상호확산을 관찰할 수 있었다.

  • We have built a near-infrared imaging camera with a PtSi array detector manufactured by the Mitsubishi Company. The PtSi detector is sensitive in the wavelength range 1 to $5{\mu}m$. Quantum efficiency of PtSi is much lower than that of InSb and HgCdTe types. However, the PtSi array has advantages over the latter ones: (i)The read-out noise is very low; (ii)the characteristics of the array elements arc uniform and stable; (iii)it is not difficult to make a large PtSi array; and (iv) consequently the price is affordably low. The array used consists of $512{\times}512$ pixels and its size is $10.2\;mm{\times}13.3\;mm$. The filter wheel of the camera is equipped with J, H, K filters, and an aluminum plate for measuring the dark noise. The dewar is cooled with liquid nitrogen. We have adopted a method of installing the clock pattern and the observing softwares in the RAM, which Gill he easily used for other systems. We have developed a software with a pull-down menu for operating the camera and data acquisition. The camera has been tested by observing $\delta$ Orionis.
