A study on fabrecation and characteristics of short channel SNOSFET EEPROM (Short channel SNOSFET EEPROM의 제작과 특성에 관한 연구)

  • Channel의 폭과 길이가 15 x 15.mu.m, 15 x 1.5.mu.m, 1.9 x 1.7.mu.m인 비휘발성 SNOSFET EEPROM 기억소자를 CMOS 1 Mbit 설계규칙에 의하여 제작하고 체널크기에 따른 $I_{D}$- $V_{G}$특성 및 스위칭 특성을 조사하여 비교하였다. 게아트에 전압을 인가하여 질화막에 전하를 주입시키거나 소거시킨 후 특성을 측정한 결과, 드레인전류가 적게 흐르는 저전도상태와 전류가 많이 흐르는 고전도상태로 되는 것을 확인하였다. 15 x 15.mu.m의 소자는 전형적인 long channel특성을 나타냈으며 15 x 1.5.mu.m, 1.9 x 1.7.mu.m는 short channel특성을 보였다. $I_{D}$- $V_{G}$ 특성에서 소자들의 임계 문턱전압은 저전도상태에서 $V_{W}$=+34V, $t_{W}$=50sec의 전압에서 나타났으며 메모리 윈도우 폭은 15 x 15.mu.m, 15 x 1.5.mu.m, 1.9 x 1.7.mu.m의 소자에서 각각 6.4V, 7.4V, 3.5V였다. 스위칭 특성조사에서 소자들은 모두 논리스윙에 필요한 3.5V 메모리 윈도우를 얻을 수 있었으며 논리회로설계에 적절한 정논리 전도특성을 가졌다.특성을 가졌다.다.다.

  • FORTRAN program PHYLS was developed to model the structures of 2:1 1M and 2M1 phyllosilicates on the basis of geometrical analyses. Input to PHYLS requires the chemical composition and d(001) spacing of the mineral. The output from PHYLS consists of the coordinates of the crystallographically independent sites in the unit cell, and such structural parameters as the cell dimensions, interaxial angle, cell volume, interatomic distances, and deformation angles of the polyhedra. PHYLS can generate these structural details according to the user's choice of space group and cation configuration. User can choose one of such space groups as C2/m, C2,and C2/c and such cation configurations as random and ordered tetrachedral/octahedral cation configurations. PHYLS simulated the structures of dioctahedral and trioctahedral phyllosilicates having random tetrahedral cation configuration fairly close to the reported experimentally determined structures. In contrast, the simulated structures for ordered tetrahedral cation configurations showed greater deviation from the experimentally determined structures than those for random configurations. However, if the cations were partially ordered and the sizes of the tetrahedra became similar, the simulated PHYLS may be helpful in various investigations on the relationships between structures and physicochemical properties of the phyllosilicates.

  • The purpose of this study was to make a comprehensive study & evaluation of the oral status of mental retarded children. The auther examined intraorally 486 (male; 311, female;175) mental retarded children. The result was as follows; (General mental retarded children means the children who live in their parent's home, & orphan mental retarded children means the children who live in orphanage.) 1. The dft rate was 31.6% in general mental retarded children (G.m.r.c.) & 20.7% in orphan mental retarded children (O. m. r. c.). The dft index was 3.73 in G.m.r.c. & 2.15 in O.m.r.c. 2. The DMFT rate was 24.6% in female G.m.r.c., 16.7% in male G.m.r.c., 12.7% in female O.m.r.c., 8.4% in male O.m.r.c. The DMFT index was 4.94 in female G.m.r.c., 4.01 in male G.m.r.c., 1.40 in male O.m.r.c., 2.75 in female O.m.r.c. 3. The malocclusion prevalence was 57.3%. the class I malocclusion was 14.2% Class II malocclusion 19.3%, Class III malocclusion 23.5%. The children with Down's syndrome had 60.0% of class III malocclusion prevalence. 4. The dental calculus index was 1.97 in male O.m.r.c., 1.81 in female O.m.r.c., 1.30 in male G.m.r.e., 1.13 in female G.m.r.c. 5. The dental plaque index was 3.06 in female G.m.r.c., 3.00 in male Gm.r.e. 2.70 in male O.m.r,c., 2.32 in female O.m.r.c.

Seasonal Change of Rice-mediated Methane Emission from a Rice Paddy under Different Water Management and Organic Amendments (물 관리와 유기물 시용이 다른 논에서 벼 식물체를 통한 메탄 배출의 계절변화)

  • Methane emission was measured in a rice paddy under different water management and organic amendments. Methane emission from planted chambers and unplanted chambers was monitored to evaluate the rice-mediated methane emission. In flooding methane emission from planted chambers with NPK, NPK(+P), was $0.174g\;CH_4\;m^{-2}\;d^{-1}$ while that from unplanted chambers with NPK, NPK(-P), was $0.046g\;CH_4\;m^{-2}\;d^{-1}$ Methane emission from planted chambers with rice straw compost amendment, RSC(+P), was $0.214g\;CH_4\;m^{-2}\;d^{-1}$, while that from unplanted chambers with rice straw compost amendment, RSC(-P), was $0.076g\;CH_4\;m^{-2}\;d^{-1}$. Methane emission from planted chambers with rice straw amendment in Fehruary, RS2(+P), was $0.328g\;CH_4\;m^{-2}\;d^{-1}$, while that from unplanted chambers with rice straw amendment in February, RS2(-P), was $0.1g\;CH_4\;m^{-2}\;d^{-1}$. Methane emission from planted chambers with rice straw amendment in May, RS5(+P), was $0.414g\;CH_4\;m^{-2}\;d^{-1}$, while that from unplanted chamhers with rice straw amendment in May, RS5(-P), was $0.187g\;CH_4\;m^{-2}\;d^{-1}$. In intermittent irrigation methane emission from NPK(+P) was $0.115g\;CH_4\;m^{-2}\;d^{-1}$, while that from NPK(-P) was $0.041g\;CH_4\;m^{-2}\;d^{-1}$. Methane emission from RSC(+P) was $0.137g\;CH_4\;m^{-2}\;d^{-1}$, while that from RSC(-P) was $0.06g\;CH_4\;m^{-2}\;d^{-1}$. Methane emission from RS2(+P) was $0.204g\;CH_4\;m^{-2}\;d^{-1}$, while that from RS2(-P) was $0.09g\;CH_4\;m^{-2}\;d^{-1}$. Methane emission from RS5(+P) was $0.273g\;CH_4\;m^{-2}\;d^{-1}$, while that from RS5(-P) was $0.13g\;CH_4\;m^{-2}\;d^{-1}$. Methane transport via rice plant under flooding for NPK plot, RSC plot, RS2 plot and RS5 plot was 73.6%, 64.5%, 69.5% and 54.8%, respectively, and mean was 65.6%. Methane transport via rice plants under intermittent irrigation for NPK plot, RSC plot, RS2 plot and RS5 plot was 64.3%, 59.2%, 55.9% and 52.4%, respectively, and mean was 58.0%.

  • In this paper, we investigate the asymptotic distributions of maximum queue length for M/G/1 and GI/M/1 systems which are positive recurrent. It is well knwon that for any positive recurrent queueing systems, the distributions of their maxima linearly normalized do not have non-degenerate limits. We show, however, that by concerning an array of queueing processes limiting behaviors of these maximum queue lengths can be established under certain conditions.

  • To derive the metallicities of M3 and M5, we used the shape of red giant branch, horizontal branch magnitude, and red giant branch bump on the (V-I)-V color magnitude diagrams. [Fe/H] values ranging -1.46 ∼ -1.69 for M3, and -1.00 ∼ -1.49 for M5 are estimated. These values are in good agreements with the previously determined ones. This result leads the morphologies of red giant and horizontal branches on the (V-I)-V color magnitude diagrams can be good indirect metallicity indicators of galactic globular clusters.

  • We consider the M/M/1/1 retrial queue where the maximum number of retrials is fixed by a constant. We present an efficient approximate procedure for mean performance measures and the loss probability. The approximate results are satisfactory when compared with simulation results.

Comparative Analysis of Three Subgroups in Stage II Stomach Cancer (제2기 위암에서 3 Subgroup간의 비교 분석)

  • Purpose: Three subgroups of stage II stomach cancer (T1N2M0, T2N1M0, T3N0M0) by UICC-TNM staging system show obvious survival difference to each other, which becomes the pitfall of the current staging system. We analyzed the survival and relapse pattern of stage II stomach cancer patients in three subgroups retrospectively to prove the need for change in staging system. Materials and Methods: From July 1989 to December 1995, curative gastric resection was performed in 1,037 patients with gastric adenocarcinoma, and among them 268 patients ($26\%$) were in stage II. The number in each of subgroups (T1N2M0, T2N1M0, and T3N0M0) were 17, 139 and 112 respectively. Survival and relapse pattern were analyzed and median follow up period was 46 months. Results: The 3-year cumulative survival rates of T1N2M0, T2N1M0, and T3N0M0 were $50\%,\;80\%,\;and\;76\%$ respectively (p=0.001). And the 3-year cumulative survival rates of T1N2M0 was comparable to those of 2 subgroups of stage IIIa (T2N2M0, T3N1M0), $47\%\;and\;45\%$ (p>0.05). Peritoneal recurrence was the most frequent in T3N0M0. And hematogenous spread was more frequent in T2N1M0 while nodal spread was more frequent in T1N2M0. Ten out of 17 cases of T1N2M0 died of recurrence. Most of them showed submucosal tumor with depressed lesion and mean tumor size was 3.3 cm. Conclusions: Up-staging of T1N2M0 should be considered because it has the lowest survival rate and the worst prognosis among the three subgroups of Stage II stomach cancer patients. In early gastric cancer patients with high-risk factors (large tumor size, invasion into the submucosal layer, and lymphatic vessel involvement), lymph node dissection and postoperative adjuvant therapy is recommended in an attempt to prevent recurrence in the form of lymph node metastasis.

A Seismic Refraction Study on the Basement near the Chonbuk Ranch in Gyeongju (탄성파 굴절법을 이용한 경주시 천북목장 부근의 기반암 분포 연구)

  • In order to map the acoustic basement and to locate fracture zones in the Galgok fault, seismic refraction data were acquired near the Chonbuk ranch in Gyeongju. Along three profiles of 72m(Line 1), 72m(Line 2), and 36m(Line 3) long, seismic signals were generated by a 5kg hammer. The refraction data were collected by employing twelve 8 Hz geophones at an interval of 3m and recording time of 192ms at a sampling rate of 0.2ms. The data are interpreted using GRM method. The top layer (Layer 1) is characterized as the velocity of approximately250 m/s and thickness of approximately 2.1m. This layer is regarded as a soil layer. Underneath Layer 1 lies unconsolidated layer (Layer 2) whose refraction velocity is determined to be $1,030{\sim}1,400m/s$. Layer 2 is approximately 4.6m thick and is regarded as a Quaternary gravel layer. The third layer (Layer 3) has the mean refraction velocity of $2,100{\sim}2,200m/s$ and is interpreted to be the acoustic basement. In some parts of Lines 1 and 3, the difference in depth to the top of Layer 2 is greater than 20 cm indicating the possibility of existence of Quaternary faults. Along Line 3 and the eastern part of Line 1, refracted energy from the acoustic basement was not recorded. This may highly indicate that a relatively large scale fault exists under the western part of Line 1.
