Investigation of Junction-less Tunneling Field Effect Transistor (JL-TFET) with Floating Gate

  • This work presents a novel structure for junction-less tunneling field effect transistor (JL-TFET) with a floating gate over the source region. Introduction of floating gate instead of fixed metal gate removes the limitation of fabrication process suitability. The proposed device is based on a heavily n-type-doped Si-channel junction-less field effect transistor (JLFET). A floating gate over source region and a control-gate with optimized metal work-function over channel region is used to make device work like a tunnel field effect transistor (TFET). The proposed device has exhibited excellent ID-VGS characteristics, ION/IOFF ratio, a point subthreshold slope (SS), and average SS for optimized device parameters. Electron charge stored in floating gate, isolation oxide layer and body doping concentration are optimized. The proposed JL-TFET can be a promising candidate for switching performances.

  • In this paper, a structure of GCNMOS based ESD protection circuit using floating-body technique is proposed. TCAD simulation of Synopsys was used to compare with the conventional GGNMOS and GCNMOS. Compared with the conventional GCNMOS, the proposed ESD protection circuit has lower trigger voltage and faster turn-on-time than conventional circuit because of the added NMOSFET. In the simulation result, the triggering voltage of the proposed ESD protection circuit is 4.86V and the turn-on-time is 1.47ns.

  • A large floating structure is attracting great attention in recent years from the view of ocean space utilization. Its huge scale in the horizontal directions compared with the wavelength and relatively shallow depth make this type of floating structure flexible and its wave-induced motion be characterized by the elastic deformation. In this paper, a boundary integral equation method is proposed to predict the wave-induced dynamic response mat-like floating offshore structure. The structure is modeled as an elastic plate and its elastic deformation is expressed as a superposition of free-vibration modes in air. This makes it straightforward to expand the well-established boundary integral technique for rigid floating bodies to include the hydroelastic effects. In order to validate the theoretical analysis, we compare with the experimental result of reduced model test. Satisfactory agreement is found between theory and experiment.

  • A quantitative non-contact multi-point measurement system is proposed to the measurement of three-dimensional movement of floating vessels by using digital image processing. The instantaneous three-dimensional movement of a floating structure which is floating in a small water tank is measured by this system and its three-dimensional movement is reconstructed by the measurement results. The validity of this system is verified by position identification for spatially distributed known positional values of basic landmarks set for the camera calibration. It is expected that this system is applicable to the non-contact measurement for an unsteady physical phenomenon especially for the measurement of three-dimensional movement of floating vessels in the laboratory model test.

  • A barge-type structure has been recently watched since The Floating Structures Association of Japan proposed the new concept as the most suitable one of floating airports. In this paper, the method, which is based on a combination of a three-dimensional source distribution method and the wave interaction theory is applied to very large floating structure of barge-type. The calculated results show good agreement with the experimental and calculated ones by Yago and remarkable characteristics concerning the hydroelastic behavior of the very large floating structure on the effects of hydrodynamic interactions and choice of body modelling.

  • The flow characteristics around a floating cylinder in a swirling flow field in a vertical pipe with a length of 600mm and an inner diameter of 100mm is investigated by the use of the Stereoscopic-PIV system. The measurement system consists of two cameras, a Nd-Yag laser and a host computer. Optical sensors(LEDs) were used to detect the location of the floating cylinder and to activate the Stereoscopic-PIV system. A conditional sampling Stereoscopic-PIV system was developed in which the flow fields around the floating cylinder are measured at the events of the activations. It has been verified that the motion of the floating cylinder becomes stable when the azimuthal velocity component of the swirl flow is maintained at stable states.

  • We had designed and constructed floating type photovoltaic energy generation system. In this paper, we present the result of investigations pertaining to the development of links between unit modules of the floating type photovoltaic energy generation system. The link system installed between the unit modules is made of pultruded FRP, tire, and polyethilene synthetic fiber rope. The link system is analized by the finite element method. The floating type photovoltaic energy generation system consisted of unit modules connected by link system is installed successfully at sea site. In addition, we present the modified design of the floating type photovoltaic energy generation system based on the proto type system.

  • Recently, floating offshore structure is studied as one of the effective utilization of the ocean space. And floating structure are now being considered for various applications such as floating airports, offshore cities and so on. The analysis of the dynamic response as it receives regular wave is studied. The finite element method is used in the analysis of structural section of this model. And the analysis is carried out using the boundary element method in the fluid division. In order to know the characteristics of the dynamic response of the floating structures, effects of wavelength, water depth, and wave direction on dynamic response of the floating structure are studied by use of numerical calculation.

  • The floating ring seal is often used in the turbopump (TP) unit of liquid rocket engine (LRE) owing to its inherent ability of minimizing the leakage flow and superior dynamic characteristics as well. This paper describes the test results concerned with the lock-up and dynamic characteristics of the floating ring seals in the turbopump. The characteristics of the floating ring seals were extracted from the frequency response function (FRF) by instrumental variable method. The experiment was tested at 7.0MPa and 0-24,800 rpm. And the test results were introduced about the dynamic characteristics of floating ring seal related with the eccentricity and attitude angle.

Effects of Doping Concentration in Polysilicon Floating Gate on Programming Threshold Voltage of EEPROM Cell (EEPROM 셀에서 폴리실리콘 플로팅 게이트의 도핑 농도가 프로그래밍 문턱전압에 미치는 영향)

  • We have investigated the effects of doping concentration in polysilicon floating gate on the endurance characteristics of the EEPROM cell haying the structure of spacer select transistor. Several samples were prepared with different implantation conditions of phosphorus for the floating gate. Results show the dependence of doping concentration in polysilicon floating gate on performance of EEPROM cell from the floating gate engineering point of view. All of the samples were endured up to half million programming/erasing cycle. However, the best $program-{\Delta}V_{T}$ characteristic was obtained in the cell doped at the dose of $1{\times}10^{15}/cm^{2}$.
