Two-Bit/Cell NFGM Devices for High-Density NOR Flash Memory

  • The structure of 2-bit/cell flash memory device was characterized for sub-50 nm non-volatile memory (NVM) technology. The memory cell has spacer-type storage nodes on both sidewalls in a recessed channel region, and is erased (or programmed) by using band-to-band tunneling hot-hole injection (or channel hot-electron injection). It was shown that counter channel doping near the bottom of the recessed channel is very important and can improve the $V_{th}$ margin for 2-bit/cell operation by ${\sim}2.5$ times. By controlling doping profiles of the channel doping and the counter channel doping in the recessed channel region, we could obtain the $V_{th}$ margin more than ${\sim}1.5V$. For a bit-programmed cell, reasonable bit-erasing characteristics were shown with the bias and stress pulse time condition for 2-bit/cell operation. The length effect of the spacer-type storage node is also characterized. Device which has the charge storage length of 40 nm shown better ${\Delta}V_{th}$ and $V_{th}$ margin for 2-bit/cell than those of the device with the length of 84 nm at a fixed recess depth of 100 nm. It was shown that peak of trapped charge density was observed near ${\sim}10nm$ below the source/drain junction.

The Bias Error due to Windows for the Wigner-Ville Distribution Estimation (위그너-빌 분포함수의 계산시 창문함수의 적용에 의한 바이어스 오차)

  • Too see the effects of finite record on the estimation of WVD in practice, a window which has time varying length is examined. Its length increases linearly with time in the first half of the record, and decreases from the center of the record. The bias error due to this window decreases inversely proportionally to the window length as time increases in the first half. In the second half, the bias error increases and the resolution decreases as time increases. The bias error due to the smoothing of WVD, which is obtained by two-dimensional convolution of the true WVD and the smoothing window, which has fixed lengths along time and frequency axes, is derived for arbitrary smoothing window function. In the case of using a Gaussian window as a smoothing window, the bias error is found to be expressed as an infinite summation of differential operators. It is demonstrated that the derived formula is well applicable to the continuous WVD, but when WVD has some discontinuities, it shows the trend of the error. This is a consequence of the assumption of the derivation, that is the continuity of WVD. For windows other than Gaussian window, the derived equation is shown to be well applicable for the prediction of the bias error.

Mesh selectivity of the bottom trammel net for spinyhead sculpin Dasycottus setiger in the eastern coastal sea of Korea (저층 삼중자망에 대한 동해안산 고무꺽정이 (Dasycottus setiger)의 망목 선택성)

  • Comparative fishing experiments were conducted in the eastern coastal waters near Uljin, Korea from 2002 to 2004, using the experimental trammel nets to estimate the selectivity for spinyhead sculpin Dasycottus setiger. The inner panels of the nets were made of nylon monofilament with four mesh sizes (82.2, 89.4, 104.8, and 120.2 mm) while its two outer panels were made of twisted nylon multifilament with a mesh size of 510 mm. The SELECT (Share Each Length's Catch Total) procedure with maximum likelihood method was applied to obtain a master selection curve. The different functional models (normal, lognormal, bi-normal, and logistic model) were fitted to the catch data. The lognormal model with the fixed relative fishing intensity was chosen as the best-fitted selection curve through comparison of model deviance and AIC (Akaike's Information Criterion). The optimum relative length (the ratio of fish total length to mesh size) with the maximum relative efficiency was obtained as 2.492.

  • Cloud Computing allows application providers seamlessly scaling their services and enables users scaling their usage according to their needs. In this paper, using queuing game model, we present service scheduling schemes which are used in software as a service (SaaS). The object is maximizing the Cloud Computing platform's (CCP's) payoff via controlling the service requests whether to join or balk, and controlling the value of CCP's admission fee. Firstly, we treat the CCP as one virtual machine (VM) and analyze the optimal queue length with a fixed admission fee distribution. If the position number of a new service request is bigger than the optimal queue length, it balks. Otherwise, it joins in. Under this scheme, the CCP's payoff can be maximized. Secondly, we extend this achievement to the multiple VMs situation. A big difference between single VM and multiple VMs is that the latter one needs to decide which VM the service requests turn to for service. We use a corresponding algorithm solve it. Simulation results demonstrate the good performance of our schemes.

Practical second-order analysis and design of single angle trusses by an equivalent imperfection approach

  • Steel angles are widely used in roof trusses as web and chord members and in lattice towers. Very often angle members are connected eccentrically. As a result, not only an angle member is under an axial force, but it is also subject to a pair of end eccentric moments. Moreover, the connection at each end provides some fixity so neither pinned nor the fixed end represents the reality. Many national design codes allow for the effects due to eccentricities by modifying the slenderness ratio and reducing the compressive strength of the member. However, in practice, it is difficult to determine accurately the effective length. The concept behind this method is inconsistent with strength design of members of other cross-sectional types such as I or box sections of which the buckling strength is controlled by the Perry constant or the initial imperfection parameters. This paper proposes a method for design of angle frames and trusses by the second-order analysis. The equivalent initial imperfection-to-length ratios for equal and unequal angles to compensate the negligence of initial curvatures, load eccentricities and residual stresses are determined in this paper. From the obtained results, the values of imperfection-to-length ratios are suggested for design and analysis of angle steel trusses allowing for member buckling strength based on the Perry-Robertson formula.

  • Expressions for the displacement of a bimorph, one end fixed and the other free, has been introduced when sinusoidal inputs were applied to the ceramic plates on a thin metal plate. Maximum displacements at the free end and strains at the position of strain gage attached were measured when various wave forms, voltages, and frequencies were applied to the bimorph whose length is 6.6[cm], width 2.5[cm], and thickness 0.0365[cm]. Under the constant voltage ( $70[V_{peak}]$ ), the strains and the displacements at the free end were larger than the case of the sinusoidal input when the square wave was applied and were smaller when triangular wave. It was shown that the displacements at the free end and the strains of the gage position were increased as the applied voltage in the range of $30-90[V_{peak}]$ and effective length were increased. And it was also found that the resonant frequency of a bimorph was decreased as its effective length was increased, and that the displacements and the strains were maximum at the resonant frequency.

Lossless Coding Scheme for Lattice Vector Quantizer Using Signal Set Partitioning Method (Signal Set Partitioning을 이용한 격자 양자화의 비 손실 부호화 기법)

  • In the lossless step of Lattice Vector Quantization(LVQ), the lattice codewords produced at quantization step are enumerated into radius sequence and index sequence. The radius sequence is run-length coded and then entropy coded, and the index sequence is represented by fixed length binary bits. As bit rate increases, the index bit linearly increases and deteriorates the coding performances. To reduce the index bits across the wide range of bit rates, we developed a novel lattice enumeration algorithm adopting the set partitioning method. The proposed enumeration method shifts down large index values to smaller ones and so reduces the index bits. When the proposed lossless coding scheme is applied to a wavelet based image coding, the proposed scheme achieves more than 10% at bit rates higher than 0.3 bits/pixel over the conventional lossless coding method, and yields more improvement as bit rate becomes higher.

Multi-symbol Accessing Huffman Decoding Method for MPEG-2 AAC

  • An MPEG-2 AAC Huffman decoding method based on the fixed length compacted codeword tables, where each codeword can contain multiple number of Huffman codes, was proposed. The proposed method enhances the searching efficiency by finding multiple symbols in a single search, i.e., a direct memory reading of the compacted codeword table. The memory usage is significantly saved by separately handling the Huffman codes that exceed the length of the compacted codewords. The trade-off relation between the computational complexity and the amount of memory usage was analytically derived to find the proper codeword length of the compacted codewords for the design of MPEG-2 AAC decoder. To validate the proposed algorithm, its performance was experimentally evaluated with an implemented MPEG-2 AAC decoder. The results showed that the computational complexity of the proposed method is reduced to 54% of that of the most up-to-date method.

Dispersion Management and Optical Phase Conjugation in Optical Transmission Links with a Randomly Distributed Single-Mode Fiber Length

  • Suppressing or mitigating signal distortion due to group velocity dispersion and optical Kerr effects is necessary in ultra-high speed and long-haul wavelength division multiplexing (WDM) transmission systems. Dispersion management (DM), optical phase conjugation (OPC), and the combination of these two are promising techniques to compensate for signal distortion. In this paper, to implement a flexible optical WDM network, a new optical link configuration with a randomly distributed single-mode fiber (SMF) length and fixed residual dispersion per span in the combination of DM and OPC is proposed and investigated. The simulation results show that the best net residual dispersion (NRD) in the proposed optical links is +10 ps/nm, which is independent of pre- and postcompensation. The effective launch power of the WDM channel is increased more in the optical links with NRD = +10 ps/nm controlled by only precompensation. Furthermore, the system performance difference between the proposed optical link configuration with the best NRD and the conventional optical link with uniform distribution of the SMF length had little significance. Consequently, it is confirmed that the proposed optical link configuration with the best NRD is effective and useful for implementing a reconfigurable long-haul WDM network.

Development of Analytical Model for Optimization of Dual Layer Phoswich Detector Length for PET

  • Small animal PET using a dual layer phoswich detector has been developed to obtain high and uniform spatial resolution. In this study, a simple analytic model to optimize the lengths of a dual layer phoswich detector was derived and validated by Monte Carlo simulation. For a small animal PET scanner with a 10㎝ ring diameter, the optimal length of the phoswich detector consisting of various crystal materials, such as LSO and LuYAP, were calculated analytically and validated using GATE. The detector module consisted of 8×8 arrays of crystals, with each phoswich detector element having a 2㎜×2㎜ sensitive area. The total crystal length was fixed to 20㎜. The optimal lengths of the phoswich detector layers, as functions of the crystal materials and order, conveniently derived by the analytic equation, showed good agreement with those estimated by the time consuming simulation. The simple analytical model can be used for the fast and accurate design of an optimal phoswich detector for small animal PET to achieve high spatial resolution and uniformity.
