A Study of fixed oxide charge in thin flim MOS structure (박막 MOS 구조의 고정표면전하에 관한 연구)

  • Very thin gate oxide(100-300A) MOS capacitor has been fabricated. The effect of series resistance must be calculated and the exact metal-semiconductor work function difference should be obtained to get the fixed oxide charge density exisiting in oxide. Dilute oxidation make sagy to control oxide thickness and reduce fixed oxide charge density. In case of dilute oxidation, fixed oxide charge density depends on oxidation time. If oxide is very thin, the annealing effect is ignored.

  • An accurate method for extracting both Si film doping concentration and front or back silicon-to-oxide fixed charge density of fully depleted SOI devices is proposed. The method utilizes the current-to-voltage and capacitance-to-voltage characteristics of both SOI NMOSFET and PMOSFET which have the same doping concentration. The Si film doping concentration and the front or back silicon-to-oxide fixed charge density are extracted by mainpulating the respective threshold voltages of the SOI NMOSFET and PMOSFET according to the back surface condition (accumulation or inversion) and the capacitance-to-voltage characteristics of the SOI PMOSFET. Device simulations show that the proposed method has less than 10% errors for wide variations of the film doping concentration and the front or the back silicon-to-oxide fixed charge density.

Comprehensive evaluating the stability of slope reinforced with free and fixed head piles

  • The failure of slope can cause remarkable damage to either human life or infrastructures. Stabilizing piles are widely utilized to reinforce slope as a slip-resistance structure. The workability of pile-stabilized slopes is affected by various parameters. In this study, the performance of earth slope reinforced with piles and the behavior of piles under static load, by shear reduction strength method using the finite difference software (FLAC3D) has been investigated. Parametric studies were conducted to investigate the role of pile length (L), different pile distances from each other (S/D), pile head conditions (free and fixed head condition), the effect of sand density (loose, medium, and high-density soil) on the pile behavior, and the performance of pile-stabilized slopes. The performance of the stabilized slopes was analyzed by evaluating the factor of safety, lateral displacement and bending moment of piles, and critical slip mechanism. The results depict that as L increased and S/D reduced, the performance of slopes stabilized with pile gets better by raising the soil density. The greater the amount of bending moment at the shallow depths of the pile in the fixed pile head indicates the effect of the inertial force due to the structure on the pile performance.

  • In examinations of the stomach roentgenography, it is imperative to obtain adequate film density throughout all its different regions. Therefore, it is necessary to use more sophiscated exposure techniques. In order to achieve these purpose, the radiologic technologists must be measured abdominal thickness in variations with patient positions. In consideration of these problem, the author was made an experiment on correction method of kVp and mAs by abdominal thickness in roentgenography of the stomach. The results were summarized as follws: 1. When the patient in erect position, abdominal thickness was the most thickened at the level of 3cm inferior to umbilicus without regard to body habitus and it was the most thickened at the level of 3cm superior to umbilicus in prone and supine position. 2. As a result of measuring film density for stomach, the adequate film density was represented from 0.70 to 2.49 in erect position and $0.28{\sim}1.18$ in supine position, $0.5{\sim}2.45$ in prone position. 3. In order to obtain uniform film density in 1.25, the correction factor for kVp by abdominal thickness was represented average ${\pm}4.5kVp\;per\;{\pm}1cm$ in a fixed 50 mAs, and average ${\pm}3.9kVp\;per\;{\pm}1cm$ in a fixed 100mAs. 4. In order to obtain uniform film density in 1.25, the correction factor for mAs by abdominal thickness was represented average ${\pm}30.9%\;per\;{\pm}1cm$ in a fixed 80 kvp and ${\pm}26.9%\;per\;{\pm}1cm$ in a fixed 100kVp.

Correlation between Coil Configurations and Discharge Characteristics of a Magnetized Inductively Coupled Plasma

  • Correlation between coil configurations and the discharge characteristics such as plasma density and the electron temperature in a newly designed magnetized inductively coupled plasma (M-ICP) etcher were investigated. Radial and axial magnetic flux density distributions as well as the magnetic flux density on the center of the substrate holder were controllable by placing multiple circular coils around the etcher. The plasma density increased up to 60.7% by arranging coils (or optimizing magnetic flux density distributions inside the etcher) properly although the magnetic flux density on the center of the substrate holder was fixed at 7 Gauss.

  • The plasma ion density in AC-PDP has shown to be increased from $5.6{\times}10^{11}cm^{-3}$ to $9.0{\times}10^{11)cm^{-3}$ as the Xe mixture ratio to neon increase from 1 % to 10 %, respectively, at fixed pressure of 400 Torr, by using the micro-Langmuir probe. It is noted that the plasma ion density is density increases as the gas pressure increases in this experiment. The electron temperature decreases from 2.3 to 1.2 eV as the Xe mole fraction increases from 1 % to 10 % at fixed pressure of 400 Torr, which is measured by the micro Langmuir probe and high-speed ICCD camera in this experiment. It is noted that the electron temperature decreases as the gas pressure increases from 150 to 400 Torr in this experiment. It is also observed that the exited Xe atom density and the plasma ion density are in strong correlation sharp between each other in this experiment. It is noted that $5.2{\times}10^{12}cm^{-3}$ in the $1s_5$ metastable state and $1.2{\times}10^{12}cm^{-3}$ in the $1s_4$ resonance state for the PDP cell with gap of 50 um distances under the fixed gas pressure of 400 Torr and Xe content ratio of 10 %.

Application of Electrochemical Method for Decolorization of Biologically Treated Animal Wastewater Effluent (생물학적 축산폐수 처리수 색도제거를 위한 전기화학적 방법의 적용)

  • This research was conducted to clarify the characteristics of electrochemical decolorization of effluent discharged from a biological animal wastewater treatment process and to finally establish parameters or mode for optimum operation of electrolysis system. Average color unit of wastewater was about 1,200 and DSA(Dimensionally Stable Anode) was used as electrode. Experiments were performed with two different operation conditions or modes, fixed voltage-free current(Run A) and free voltage-fixed current(Run B). Color removal rate was proportional to the electrode area and electrical conductivity, and an equation subject to them at a condition of fixed voltage was derived as follows; Ct=C0ekt, k=[{0.0121×a(dm2)× c(mS/cm)}+0.0288], [where, C0: initial color, Ct: color unit after treatment for t, k: reaction coefficient, t: time(min.), a: electrode area, c: conductivity]. From the study on the effects of current density on color removal, it was revealed that the removal efficiency of color was function of the current density, showing direct proportion. However, when considered energy consumption rate, maintenance of low current density was an economical way. Based on the obtained results, it was concluded that supplementation of electrolyte is not necessary for the removal of color from the effluent of secondary treatment process and operation with the mode of free voltage-fixed current, rather than operation with fixed voltage-free current mode, would be an efficient way to increase the removal performance and capacity per consumed energy.

  • 본 논문에서는 MOS(Metal Oxide Semiconductor) Capacitor의 산화막내에 다양한 원인에 의해 존재하는 비이상적인 전하들 중 Fixed Oxide Charge가 소자의 문턱전압에 어떤 영향을 주는지 분석했다. 분석한 결과 n+ polysilicon Gate를 가지고, 산화막인 $SiO_2$의 두께가 3nm이고, 도핑농도가 $10^{18}cm^{-2}$인 P형 실리콘 기판으로 이루어진 MOS Capacitor에서 Fixed Oxide Charge Density가 $C/cm^2$ 이상일 때 문턱전압을 0.01V 이상 감소시키고 $C/cm^2$ 이하일 때 문턱전압을 0.01V 이상 증가시켰다.

  • A fixed-bed zinc/nickel redox flow battery (RFB) is designed and developed. The proposed cell has been established in the form of a fixed bed RFB. The zinc electrode is immersed in an aqueous NaOH solution (anolyte solution) and the nickel electrode is immersed in the catholyte solution which is a mixture of potassium ferrocyanide, potassium ferricyanide and sodium hydroxide as the supporting electrolyte. In the present work, the electrode area has been maximized to $1500cm^2$ to enforce an increase in the energy efficiency up to 77.02% at a current density $0.06mA/cm^2$ using a flow rate $35cm^3/s$, a concentration of the anolyte solution is $1.5mol\;L^{-1}$ NaOH and the catholyte solution is $1.5mol\;L^{-1}$ NaOH as a supporting electrolyte mixed with $0.2mol\;L^{-1}$ equimolar of potassium ferrocyanide and potassium ferricyanide. The outlined results from this study are described on the basis of battery performance with respect to the current density, velocity in different electrolytes conditions, energy efficiency, voltage efficiency and power of the battery.

  • It is shown that the adaptive kernel methods can potentially produce superior density estimates to the fixed one. In using the adaptive estimates, problems pertain to the initial choice of the estimate can be solved by iteration. Also, simultaneous recommended for variety of distributions. Some data-based method for the choice of the parameters are suggested based on simulation study.
