High-Performance, Fully-Transparent and Top-Gated Oxide Thin-Film Transistor with High-k Gate Dielectric

  • High-performance, fully-transparent, and top-gated oxide thin-film transistor (TFT) was successfully fabricated with Ta2O5 high-k gate dielectric on a glass substrate. Through a self-passivation with the gate dielectric and top electrode, the top-gated oxide TFT was not affected from H2O and O2 causing the electrical instability. Heat-treated InSnO (ITO) was used as the top and source/drain electrode with a low resistance and a transparent property in visible region. A InGaZnO (IGZO) thin-film was used as a active channel with a broad optical bandgap of 3.72 eV and transparent property. In addition, using a X-ray diffraction, amorphous phase of IGZO thin-film was observed until it was heat-treated at 500 oC. The fabricated device was demonstrated that an applied electric field efficiently controlled electron transfer in the IGZO active channel using the Ta2O5 gate dielectric. With the transparent ITO electrodes and IGZO active channel, the fabricated oxide TFT on a glass substrate showed optical transparency and high carrier mobility. These results expected that the top-gated oxide TFT with the high-k gate dielectric accelerates the realization of presence of fully-transparent electronics.

Effects of Ceramics on Dielectric Properties of Polystyrene / Ceramics Composites at Microwave Frequencies

  • Dependencies of dielectric properties on $MgTa_2O_6$, $MgNb_2O_6$, and $MgWO_4$ (Mg-based ceramics) fillers of the polystyrene (PS) matrix composites were investigated as a function of frequency. With increasing frequency from 1 GHz to 7.3 GHz, the dielectric constant (K) of the composites was not changed significantly, while the dielectric loss (tan${\delta}$) of the composites was slightly decreased. The K, tan${\delta}$, and temperature coefficient of resonant frequency (TCF) of the composites were dependent on the type and amount of ceramics at 11 GHz. Also, several theoretical models have been employed to predict the effective dielectric constant of the composites and the results were compared with experimental data. Typically, a K value of 6.67, tan${\delta}$ of $0.56{\times}10^{-3}$, and TCF of -4.99 $ppm/^{\circ}C$ were obtained for the PS composites with 0.4 volume fraction of $MgNb_2O_6$ at 11 GHz.

  • The LTCCs (low-temperature co-fired ceramics) are very important for electronic industry to build smaller RF modules and to fulfill the necessity for miniaturization of devices in wireless communication industry. The dielectric materials with sintering temperature $T_{sint}$<$900^{\circ}C$ are required. In this study, we investigated with glass-ceramic composition, which was crystallized with two crystals. The microstructure, crystal phases, thermal and mechanical properties, and dielectric properties of the composites were investigated using FE-SEM, XRD, TG-DTA, 4-point bending strength test and LCR measurement. The starting temperature for densification of a sintered body was at $779{\sim}844^{\circ}C$ and the glass frits were formatted to the crystal phases, $CaAl_2Si_2O_8$(anorthite) and $CaMgSi_O_6$(diopside), at sintering temperature. The sintered bodies exhibited applicable dielectric properties, namely 6-9 for ${\varepsilon}_r$. The results suggest that the glass-ceramic composite would be potentially possible to application of low dielectric L TCC materials.

  • Epoxy resin is a polar thermosetting polymer that is widely employed in different branches of industry and everyday life, due to their stable physical and chemical properties. Of all the polymer materials currently being used in the electrical insulation industry, epoxy resin is the most widely used kind, chosen as the base polymer material in the present study. Composites were prepared according to the mixing ratio (MS: MA, 1: 9, 3: 7, 5: 5, 7: 3, 9: 1)of mixture for Heterogeneous Minerals(Micro Silica:MS, Micro Alumina:MA) (MS+MA). We have investigated for AC electrical insulation breakdown characteristics and the dielectric properties (permittivity, dielectric loss, and conductivity) with frequency changes. The electrical AC insulation breakdown performance was improved with the increase of the mixing ratio of MS according to heterogeneous mineral material mixture(MS+MA). As Dielectric properties, the dielectric constant and dielectric loss increased with decreasing frequency and decreased with increasing MS content ratio of heterogeneous mineral mixture. Tensile strength and flexural strength according to the mixing ratio (MS + MA) of epoxy / heterogeneous mineral mixture were studied by mechanical properties. The performance of mechanical tensile and flexural strength was significantly improved as the fill contents ratio of MS increased.

Dielectric Properties of Fresh Ginseng Determined by an Open-Ended Coaxial Probe Technique (수삼의 마이크로파 유전특성)

  • The dielectric properties, dielectric constant (${\varepsilon}‘$) and loss factor (${\varepsilon}’$), of skin and pulp of fresh ginseng were measured from $25^{\circ}C$ to $67^{\circ}C$ using an open-ended coaxial probe technique for 915 MHz and 2450 MHz. Pulp and skin had dielectric constant of $30{\sim}64$ and loss factor between 10 and 20, each variable having a respective frequency dependence typical of materials with high water content. Although the loss factor was nearly constant, the dielectric constant increased as moisture content increased. The dielectric constant of ginseng pulp increased as temperature increased (temperature ${\leq}56^{\circ}C$), but any significant differences were not found in skin dielectric properties. Penetration depth for fresh ginseng were about 2 cm at 91.5 MHz and 1cm at 2450 MHz.

A new low dielectric constant barium titanate - poly (methyl methacrylate) nanocomposite films

  • In the present investigation, nanocomposite films with poly(methyl methacrylate) (PMMA) as a polymer matrix and barium titanate as a filler were prepared by solution casting method. Barium titanate nano particles were prepared using Ti(IV) triethanolaminato isopropoxide and hydrated barium hydroxide as precursors and tetra methyl ammonium hydroxide (TMAH) as a base. The nanocomposite films were characterized using XRD, FTIR, SEM and dielectric spectroscopy techniques. Dielectric measurements were performed in the frequency range 100 Hz-10 MHz. Dielectric constant of nanocomposites were found to depend on the frequency, the temperature and the filler fraction. Dissipation factors were also influenced by the frequency and the temperature but not much influenced by the filler fractions. The 10 wt% of BT-PMMA nanocomposite had the lowest dielectric constant of 3.58 and dielectric loss tangent of 0.024 at 1MHz and $25^{\circ}C$. The dielectric mixing model of Modified Lichtenecker showed the close fit to the experimental data.

  • This paper reviews recent developments and applications of dielectric elastomers (DEs) and suggests various techniques to improve DE properties. DEs as smart materials are a variety of electro-active polymers (EAPs) that convert electrical energy into mechanical energy and cause a large deformation when a voltage is applied. The dielectric constant, modulus, and dielectric loss of DEs determine the efficiency of deformation. Among these, the dielectric constant significantly affects their performance. Therefore, various recent approaches to improve the dielectric constant are reviewed, including the enhancement of polarization, introduction of microporous structures in the matrix, and introduction of ferroelectric fillers. Furthermore, the basic principles of DEs are examined, as well as their various applications such as actuators, generators, sensors, and artificial muscles.

  • The performance of insulate materials gets worse with stress time in power system and because this causes lowering of function and accidents in equipment, development and performance improvement of excellent insulate materials are needed to make stable system. In this paper, to study the influence of degradation in XLPE, inner semiconducting layer and outer semiconducting layer, we studied dielectric characteristics at temperature 25~10$0^{\circ}C$ and frequency 20~1[MHz].

Effects of Crystallization Behavior on Microwave Dielectric Properties of CaMgSi2O6 Glass-Ceramics

  • Dependence of microwave dielectric properties on the crystallization behaviors of $CaMgSi_2O_6$ (diopside) glass-ceramics was investigated with different heat treatment methods (one and/or two-step). The crystallization behaviors of the specimens, crystallite size and degree of crystallization, were evaluated by differential thermal analysis (DTA), scanning electron microscope (SEM) and X-ray diffraction (XRD) analysis by combined Rietveld and reference intensity ratio (RIR) methods. With an increase in heattreatment temperature, the dielectric constant (K) and the quality factor (Qf) increased due to the increase of the crystallite size and degree of crystallization. The specimens heat-treated by the two-step method had a higher degree of crystallization than the specimens heat-treated by the one-step method, which induced improvement in the quality factor (Qf) of the specimens.
