A Lateral Dual-Channel Emitter Switched Thyristor with the Segmented p-Base (세그먼트 p-베이스를 이용한 수평형 이중 채널 EST)

  • A new lateral device entitled SB-DCEST(segmented p-base dual-channel emitter switched thyristor), which suppresses the snapback is proposed and successfully fabricated. The proposed device effectively suppressed the snapback phenomenon by employing the gigh resistance in self-aligned segmented p-base when compared with the conventional DCEST. The experimental results show that the SB-DCEST has the low forward voltage drop of 4.3 V at anode current of $150 A/cm^2$ with the eliminated snap-back regime, while conventional DCEST exhibits higher forward voltage drop of 5.3 V.

  • 소셜네트워크의 등장은 기업 환경에도 많은 변화를 가져오고 있다. 초기의 기업 소셜네트워크서비스(SNS)는 자사 고객들과의 커뮤니케이션 채널로 활용되었지만, 최근의 기업 SNS는 자사내의 조직강화 수단으로 인식되기 시작하고 있다. 직원들의 수평적인 아이디어 뱅크와 인맥 형성(Human networks)을 위해서 많은 기업들이 SNS 활용을 시도하고 있다. 기업 SNS의 활용도가 높아지기 위해서는 Anywhere, Anytime 접근 환경이 지원되어야 한다. 기존 SNS 활용도를 폭발적으로 증가시킨 스마트폰과 같은 모바일 단말 지원도 기업 SNS에서도 이루어져야 한다. 그러나, 모바일 단말은 PC와 같은 기존 사용자 환경에 비해서 보안적으로 많은 취약점을 갖고 있다. 이 논문에서는 기업 SNS에모바일 단말 활용 시 대두될 수 있는 보안 취약성을 점검하고, 그에 대한 대응책을 제시한다.

  • The real chip and similarity model were used to investigate the thermal behavior and velocity distribution of air from the heat source with the location and the amount of heat experimentally and numerically, and compared. The heat generated in the block is not cooled by convection and show the high temperature by the stagnation of heat flow. After maintaining the high temperature of block by the natural convection, the sudden drop of temperature with the air flow was shown in the channel but the decreasing rate was small with the time. The inward block was effected by infinitesimal air flow generated between block and channel and outward block was effected by the entry condition.

  • A three-dimensional numerical simulation is performed to investigate on a low Reynolds number mixed convection in a horizontal rectangular channel with the upper part cooled and the lower part heated uniformly. The three-dimensional governing equations are solved using a finite volume method. For convective term, the central differencing scheme is used and for the pressure correction, the PISO algorithm is used. Solutions are obtained for A=4, Pr=0.72, 10, 909, the Reynolds number ranging from $2.1{\times}10^{-2}$ to $1.2{\times}10^{-1}$, the Rayleigh number is $3.5{\times}10^4$. It is found that vortex roll structures of mixed convection in horizontal rectangular channel can be classified into three roll structures which affected by Prandtl number and Reynolds number.

  • The latch-up current and switching characteristics of MOS-Controlled Thyristor(MCT) are studied with variation of the channel length and impurity concentration. The proposed MCT power device has the lateral structure and P-epitaxial layer in substrate. Two dimensional MEDICI simulator is used to study the latch-up current and forward voltage-drop from the characteristics of I-V and the switching characteristics with variation of impurity concentration. The channel length and impurity concentration of the proposed MCT power device show the strong affect on the anode current and turn-off time. The increase of impurity concentration in P and N channels is found to give the increase of latch-up current and forward voltage-drop.

An Excimer Laser Annealed Poly-Si Thin Film Transistor Designed for Reduction of Grainboundary Effect (채널에 단일 그레인 경계를 갖는 다결정 실리콘박막 트랜지스터)

  • We report a new excimer laser annealing method which successfully results in a single grain boundary formation in the channel of polycrystalline silicon thin film transistor. The proposed method is based on lateral grain growth and employs aluminum patterns which act as selective beam mask and lateral heat sink. The maximum grain size obtained by the proposed method is about 1.6${\mu}{\textrm}{m}$ in the length. The grainboundaries should be arranged parallel with the direction of current flow for the best device performance, so we propose a new device fabrication method and a new poly-Si TFT structure. Poly-Si TFT fabricated by the proposed method exhibits considerably improved electrical characteristics, such as high field effect mobility exceeding 240 $cm^2$/Vsec.

전도, 비전도성 기판 위에 대면적으로 성장된 MgZnO nanowall 구조의 성장 메카니즘

  • 21세기의 IT 및 NT를 선두 하게 될 나노소자의개발은 10년 전부터 아주 활발히 연구되고 있다. 최근, 이러한 나노소자의 연구 가운데 주목할 만한 물질이 ZnO 이다. ZnO를 기반으로 한 나노구조는 여러 성장 법으로 성장이 용이하고, 그 물리적, 광학적 특성이 우수하여 광 전소자 응용에 크게 이바지할 물질로 관심을 끌고 있다. 이 가운데 나노선은 소자제작이 용이해 가장 많이 이용되고 있다. 나노선을기반으로 한 소자제작은 bottom-up 공정을 지향하고 있지만, 아직은 top-down 방식이 소자제작의 주류를 이루고 있다. 특히, 나노선 FET 소자제작 시에는 여전히 top-down이 사용되고 있으며, 채널로 사용되는 나노선의 어레이공정은 소자제작 시 가장 큰 어려움으로 대두되고 있다. 하지만, 이러한나노선의 수평 어레이 공정을 감소시킬 구조로 기판에 수평으로 배열된 나노월 구조가 제안되고 있다. 나노월구조는 어레이 공정 수를 크게 감소시켜 생산가격 면에서 큰 이점을 가져올 것으로 생각된다. 하지만, 이러한 ZnO 나노월은 GaN 기판에 한정하여 성장되고 있으며, 일부 Si 기판 위에 성장할지라도나노 사이즈가 아닌 마이크로 사이즈의 거친 표면을 가지는 박막구조로 보고되었다. 때문에, 가격적으로 비싸고 응용성이 제한적인 비전도성 기판을 대신하여, 가격이 저렴하고 응용성이 넓은 Si과 같은 전도성 기판에 나노월 구조를 성장하는 기술이 요구되고 있다. 본 연구에서는 Mg의 도입으로 자발적으로 형성된 비정질 MgO층 위에 상 분리된 MZO 비정질-단결정 층들을 이용하여 어떠한 기판에서도 나노월 구조가 성장할 수 있는 기반 기술을 소개한다.

Design of the Dual Receiving Channel T/R Module for the Next Generation SAR Payload (차세대 SAR 탑재체를 위한 이중 수신 채널 T/R 모듈 설계)

  • This paper describes the transmit/receive(T/R) module for the space based X-band active phased array radar. T/R module is the integrated module which is assembled by the transmitting and receiving RF semiconductor devices to enable the electronically beam steering of the phased array antenna and the key component of the SAR payload. T/R module can selectively receive the polarization signals by the switch according to the established technology but now the technological trend of the T/R module is to receive the horizontal and vertical polarization signal simultaneously. Therefore the research and development of the dual polarization receiving channel T/R module is actively in progress. In this study, as the prior research for the next generation SAR payload, the technological trend of the active phased array radar T/R module and the result of the preliminary design of the dual receiving channel T/R module were described.

A Study on Freezing Efficiency Improvement of Horizontal-Plate Freezer for Fishing Vessel (어선용 수평 냉각판 냉동장치의 냉동 효율 개선에 관한 연구)

  • The economic efficiency for fishery products can be related to their freshness and the quality. In order to freshly storage the product, freezing equipment system is necessary for fishing vessels. For this purpose, the horizontal plate freezer (HPF) is mostly used. In this research, our major objective is to improve the freezing performance of the HPF. Therefore, it is important to analyse the relationship between the shape of channels and the cooling temperature of the HPF. In order to save calculation time while checking the trend analysis between shape and performance, we used scaled models, and evaluate the cooling temperature of full scale model based on trend analysis results. The produced HPF in domestic was used, and the same operating conditions are considered. Based on this paper, the future research will be a comparison and verification through the experiments.

2 Dimensional FEM Elastic Wave Modeling Considering Surface Topography (불규칙 지형을 고려한 2차원 유한요소 탄성파 모델링)

  • Forward modeling by construction of synthetic data is usually practiced in a horizontal surface and a few subsurface structures. However, in-situ surveys often take place in such topographic changes that the corrupted field data always make it difficult to interpret the right signals. To examine the propagation characteristic of elastic waves on the irregular surface, a general mesh generation code for finite element method was modified to consider the topography. By implementing this algorithm, the time domain modeling was practiced in some models with surface topography such as mound, channel, etc. The synthetic data obtained by receivers placed on surface also agreed with the analytic solution. The snapshots showing the total wave-field revealed the propagation characteristic of the elastic waves through complex subsurface structures and helped to identify the signals on the time traces. The transmission of Rayleigh waves along the surface, compressive waves, and sheer waves was observed. Moreover, it turned out that the Rayleigh waves behave like a new source at the edge.
