금(Au) 및 금의 합금도금은 주로 극히 얇고 색상만 나타내는 정도의 장식용으로 많이 사용되고 있으나 단순한 장식품뿐만 아니고 스마트폰, 정보통신 서버, 전자기기, 자동차, 전지용에도 널리 사용되고 있다. 특히 로켓공업이나 인공위성의 와곽부, 엔진에는 필수적이다. 현재 미국의 금도금액 85%는 전자부품과 인공위성(NASA) 등의 공업용에 사용되고 있다. 금도금의 이용가치는 주로 내식성이며 전기저항이 작고 열전도성이 뛰어나 전기접전부에 필수적으로 사용해야만 한다. 또한 2007년 유럽의 RoHS규정에 의해 피부에 접촉하는 팔찌, 귀걸이, 목걸이, 반지 등의 디자인 액세서리 제품에 있어서도 종래의 6가 크롬이나, 납, 수은, 카드뮴 사용이 금지되었다. 종래의 산성, 알칼리성, 중성 금도금에서는 주로 시안(Cyan) 기반의 전처리 탈지액이 사용되고 있어 작업환경에도 유해하며 생산성 감소로 이어지고 있다. 이에 전해 금도금 전처리 탈지공정을 개선함으로써 품질불량 20%감소와 함께 작업환경 개선으로 생산성 30%향상을 기대할 수 있다.

금은 양호한 전기적 특성 및 높은 연성과 퍼짐성을 갖고, 화학적 안정성도 우수하기 때문에 전자부품의 배선재료, 접점재료뿐만 아니라 우주왕복선의 박막 방어막으로도 사용되고 있다. 도금두께 제어가 우수하고, 수조의 관리가 용이하기 때문에 오래전부터 인쇄회로기판 분야에서도 최종표면처리(Surface Finish)에 적용되고 있다. 최근 전자부품이 다시 고밀도화가 추진되고, 미세 배선회로가 증가함에 따라 무전해 도금 보다 균일전착 막을 얻을 수 있는 전해금 도금공정이 요구되고 있다.

The recovery of gold in cyclone type electrolytic cell was conducted from solution for stripping gold of PCB by cyanide. The electrolytic recovery behaviors of gold was investigated by reaction time and addition of electrolytic sodium hypochlorite (NaOCl) and gold plating additive (KG-120). Because the electrolysis generated NaOCl reacted with the cyanide in the leachate by alkaline chlorination, more than 99% of the cyanide was removed at a $NaOCl(g)/CN^-(g)$ ratio of 1.0. When NaOCl was added during the recovery of the gold from cyanide leachate in the cyclone electrolytic cell, the recovery of gold was 98% at the ratio of $NaOCl(g)/CN^-(g)$ from 0.5 to 2.5 in 480 minutes and decreased rapidly over the ratio of 3.0. Gold was recovered more than 99% by adding 1.5 and 4.5%(v/v) of KG-120 with NaOCl in 480 minutes. In particular, when the concentration of KG-120 was 3.5 and 4.5%(v/v), more than 96% of gold was recovered within 240 minutes and the initial recovery rate was relatively faster. The optimum concentration of KG-120 is 3.5%(v/v) considering the economic feasibility and efficiency.

In order to find a residual stress in the micro-machined beam, first natural frequency of the beam that has the residual stress inside is analyzed using the Rayleigh's energy method. Micro gold electroplated structure is fabricated by surface micro-machining process. The made structure is clamped-clamped beam and its 1st natural frequency is measured by resonance method. For the better estimation of the residual stress, an equivalent length of micro-machined beam to ideal beam is calculated by FEM. The residual stress is estimated from the equivalent length and the measured natural frequency.

최근 인쇄회로기판의 실장용 표면처리 개발에서 전도성이 우수하며, 또한 실장성도 우수한 치환형 무전해 은도금의 개발이 진행되고 있다. KENNY 등은 인쇄회로기판에서 가장 우수한 실장용 표면처리의 치환형무전해 은도금기술을 발견하였다. 이 기술은 무전해 니켈도금/치환금도금과 비교하여 비교적 낮은 비용으로 양산이 가능하며, 우수한 솔더링 특성과 신뢰성이 높은 것이 특징이다. 개발한 치환형 무전해 은도금은 무전해 니켈도금/치환금도금에 비해서 저온에서 처리가 가능하며, 처리시간도 짧은 것이 특징이다. 특히 대량생산과 미세한 블라인드 비어홀(BVH, Blind Via Hole) 내부로의 균일 석출을 위한 수평컨베이어나 수직침적라인 등에 모두 적용이 가능하다.

Recently, miniaturization of large scale integrated circuits (LSI) and printed circuit board (PCB) have become essential with the downsizing of electronic devices. Gold electroplating is applied of conductivity wiring or terminals for improvement of conductivity and corrosion resistance. However, electroplating is not applicable since the circuits are becoming finer and denser. Accordingly, electroless plating is recently highly attractive method because of the simplicity of the operation requiring no external source of current and no elaborate equipment. In this work, we tried to develop a plating technique on electroless Ni/Au plating. First, the electroless Ni plating was deposited on the PCB with agitation in the bath at $85^{\circ}C$. Then the Au layer was deposited on the Ni layer surface by same method at $90^{\circ}C$. The bonderability were tested in order to evaluate the stability of the electroless Ni/Au by gold wire or solder ball test.

The effects of electrolytes and additives on the electropolishing of 50 and $20{\mu}m$ diameter copper via were investigated to flatten 3D SiP through via. The termination time was determined with analysis of applied potential on anode and cathode to avoid excess electropolishing. Acetic acid played a role of accelerator and glycerol played a role of inhibitor in phosphoric acid electrolytes. The overplated copper on the through via was effectively electropolished in the phosphoric electrolytes with acetic acid and glycerol addition. The electropolishing was terminated at the point of abrupt change of applied potential to remove only overplated copper on the through via.
MEMS(Micro Electro Mechanical Systems) 기술과 니켈 전기도금공정을 이용하여 수십 내지 수백개의 탐침을 갖는 일체형 탐침 패드(Probe Pad)를 제작하였다. PI(Polyimide) Film은 일본 UBE사의 $50{\mu}m$ 두께를 갖는 유피렉스를 사용하였다. 일체형 탐침 패드는 Polyimide Film에 Cu를 증착 후 사진식각공정을 통하여 PR Mold 형성한 후 전류가 흐르는 Cu 라인(line) 배선을 형성하기 위해 Cu를 식각하였으며 형성된 Cu Line 위에 니켈 전해도금공정을 실시하여 니켈 배선을 형성하였다. Ni 배선 위에 니켈 범프를 형성하기 위하여 PR Strip을 실시한 후 다시 PR Mold를 형성하였다. PR Mold 형성 후 다시 니켈 전해도 금을 실시하여 니켈 범프(bump)를 형성하였다. 제작된 탐침패드의 니켈배선의 폭은 $18.0{\mu}m$이고 피치(Pitch)는 $35{\mu}m$이며, 니켈 범프의 두께(Thickness)는 $10.0{\mu}m$로 제작되었다. 본 연구에서 제작된 탐침패드를 더욱 더 고집적화(Fine Pitch)하여 일체형 탐침 패드를 제작하게 되면 이를 사용하는 프로브유니트의 제작에 있어서 비용 절감 및 생산성(Throughput)을 크게 향상 시킬 수 있을 것이다.
Morphology and infrared absorbing characteristics of Pt-black prepared by electroplating have been investigated with XRD, SEM, and IR spectrophotometer. The Pt later was coated on Au-coated alumina/glass substrates for 1-5 min at pH 1.0-1.5, where a solution of platinum chloride and lead acetate was used as the electrolyte. At the electrical current density of 20-50 mA/㎠, the Pt-black showed a dendritic growth which was characterized by a "tree" shape. Absorptivity of above 90% at IR radiation of 10 m was observed for the Pt absorbing layer with an area density of ≥1.3mg/㎠.
