본 논문에서는 저전압 구동 인버터의 게이트 구동회로 설계 시, 밀러 캡 영향이 야기할 수 있는 암 단락 현상 방지를 위한 양전원 방식의 게이트 구동회로 설계를 제안한다. 제안하는 회로는 부트스트랩 방식의 0~15[V] 의 전원을 사용하고, 커패시터와 다이오드를 통하여 마이너스 전압을 생성하며 이를 통해 양전원으로 게이트를 구동한다. 이는 단 전원 방식에 비하여 밀러 캡의 영향을 줄일수 있고 이를 통해 스위칭 시 소자의 스트레스를 감소시키며 또한 암단락을 방지한다. 제안하는 회로를 시뮬레이션과 실험을 통해 검증하였다.

In order to maximize the usable capacity of a BMS (battery management system) that uses several battery cells connected in series, a cell balancing technique that equips each cell with the same voltage is needed. In the active cell balancing circuit using a multi-winding transformer, a balancing circuit that transfers energy directly to the cell (cell-to-cell) is composed of a PMOS switch and a gate driving chip for driving the NMOS switch. The TLP2748 photocoupler and the TLP2745 photocoupler are required, resulting in increased cost and reduced integration. In this paper, instead of driving PMOS and NMOS switching devices by using photocoupler, we proposed 70V BCD process based PMOS gate driving circuit, NMOS gate driving circuit, PMOS gate driving circuit and NMOS gate driving circuit with improved switching time. ${\Delta}t$ of the PMOS gate drive switch with improved switching time was 8.9 ns and ${\Delta}t$ of the NMOS gate drive switch was 9.9 ns.
반도체 기반 고전압 펄스 발생장치에 적용 가능한 고전압 스위치는 주로 수 kV 정격의 반도체 스위치를 직렬로 스태킹하여 구성되며, 이때 각 스위치 소자에는 절연과 동기화된 각각의 게이트 신호가 인가되어야 한다. 본 논문에서는 짧은 펄스 폭의 온, 오프 게이트 펄스와, 단일 턴의 고전압 전선을 일차측으로 갖는 게이트 변압기를 통해 직렬로 구성된 반도체 스위치 스택 기반의 펄스 모듈레이터에 적용 가능한 간단한 구조의 게이트 구동회로가 설계되었다. 각 스위치에 게이트 신호를 전달하기 위해 온, 오프 게이트 펄스를 사용함으로써 게이트 변압기의 포화를 방지할 수 있으며, 이때 각 스위치의 게이트 턴-온, 오프 전압은 변압기 이차측의 제너 다이오드와 스토리지 커패시터를 통해 유지된다. Pspice 시뮬레이션을 통해 12개의 IGBT를 직렬로 구성하여 설계된 구조의 게이트 회로를 적용, 최대 10kV 펄스 출력 조건에서 안정적인 동작을 확인하고 설계를 검증하였으며 1200V 급 IGBT를 사용하여 실제 스위치 스택과 게이트 구동회로 모듈을 1리터 이내의 부피로 고밀도화하여 제작하였다.

The large scale industry needs high voltage converters. Therefore series connection of power semiconductor devices is necessary. It is important to prevent the overvoltage from being induced across a device above ratings by the proper voltage balancing in the field of IGBT series connection. In addition, the overvoltage induced by a stray inductance has to be limited in the high power circuit. This paper proposes a new gate control scheme which can balance the voltage properly and limit the overshoot by controlling the slope of collector voltage under the turn-off transient in the series connected IGBTs. The proposed gate control scheme which senses the collector voltage and controls the gate signal actively limits the overvoltage. The new series connected IGBT gate driver is made and its validity is verified by the experimental results in the series connected IGBT circuit.

This research proposes a high frequency series resonant inverter consisting of equivalent half - bridge model in combination with two L-C linked full-bridge inverter circuits using MOSFET. As a output power control strategy, the sequential gate control method is applied. Also, analysis of operating MODE and state equation is described. From the computer simulation results, the inverters and devices can be shared properly voltage and current rating of the system in accordance with series and parallel operations. And it is confirmed that the proposed system has very stable performance.

The timing characteristics of an ASIC are analyzed based on the propagation delays of each gate and interconnect wire. The gate delay can be modeled using the two-dimensional delay table whose index variables are the input transition time and the output load capacitance. The AWE technique can be adopted as an algorithm to compute the interconnect delay. Since these delays are affected by the interaction to the two-dimensional delay table and the AWE technique. A method to model this effect has been proposed through the effective capacitance and the gate driver model under the assumption of single driving gate. This paper presents a new technique to handle the multiple CMOS gates driving interconnect wire by extending previous approach. This technique has been implemented in C language and applied to several interconnect circuits driven by multiple CMOS gates. In most cases, we found a few tens of speed-up and only a few percents of errors in computing both of gate and interconnect delays, compared to SPICE.

This paper proposes a new gate drive circuit for high power IGBTs which can reduce the harmful effect of reverse recovery current at turn-on and actively suppress the overvoltage across the driven IGBT at turn-off without a snubber circuit. The turn-on scheme decreases the rising rate of the collector current by inereasing the input capacitance at turn-on transient when the gate-emitter voltage goes above threshold voltage. It results in soft transient of the reverse recovery current with no variation in turn-on delay time. The turn-off driving scheme has adaptive feature to the amplitude of collector current, so that the overvoltage can be limited much effectively at the fault collector current. Experimental results under various normal and fault conditions prove the effectiveness of the proposed circuit.
본 논문은 파워셀 구조를 기반으로 설계된 양극성 펄스 전원장치에 대하여 소개한다. 파워셀은 풀브릿지 구조를 기반으로 설계되었으며, 833V를 출력하는 각 셀이 직렬로 연결되어 고전압을 생성하는 구조를 갖는다. 모든 파워셀의 방전 스위치를 구동하기 위해서 절연된 전력과 신호의 동시공급이 가능한 게이트 회로 구동방안이 제안되었다. 양극성 펄스 출력을 위한 파워셀의 각 래그의 단락을 방지하기 위한 게이트 회로가 설계되었다. 설계된 양극성 펄스 파워 모듈레이터의 동작을 검증하기 위해 테스트 회로가 구현되었다. 시험회로는 출력전압, 펄스 폭, 반복률 가변 조건에서 테스트 되었으며, 이를 통해 제안하는 양극성 펄스 파워 모듈레이터의 구조 및 게이트 구동회로의 신뢰성이 검증되었다.
