Assessment of Ambipolar Behavior of a Tunnel FET and Influence of Structural Modifications

  • In the present work, comprehensive investigation of the ambipolar characteristics of two silicon (Si) tunnel field-effect transistor (TFET) architectures (i.e. p-i-n and p-n-p-n) has been carried out. The impact of architectural modifications such as heterogeneous gate (HG) dielectric, gate drain underlap (GDU) and asymmetric source/drain doping on the ambipolar behavior is quantified in terms of physical parameters proposed for ambipolarity characterization. Moreover, the impact on the miller capacitance is also taken into consideration since ambipolarity is directly related to reliable logic circuit operation and miller capacitance is related to circuit performance.

  • For the application of hydrogenated amorphous silicon (a-Si:H) p-i-n structural diode as the alpha particle spectroscopy, the induced charge collection was simulated based on a relevant non-uniform charge generation model. The simulation was accomplished for two extreme cases of the incident direction of alpha particle, p-and n-side, respectively. As expected, for the complete charge collection, the hole collection should be severely considered due to its poor mobility and the full depletion bias required. For the comparison of signal corresponding to the detector configuration or structure, although n-i-p configuration shows a wider range of linearity to the energy, p-i-n configuration is more suitable in the viewpoint of linearity and signal value for the considering energy range.

  • In this paper we show that spheres in $E^3{\subset}L^n$ and pseudohyperbolic spaces in $L^3{\subset}L^n$ are the only totally umbilic spacelike surfaces of type (I) in $L^n$.

P-STRONGLY REGULAR NEAR-RINGS

  • In this paper we introduce the notion of P-strongly regular near-ring. We have shown that a zero-symmetric near-ring N is P-strongly regular if and only if N is P-regular and P is a completely semiprime ideal. We have also shown that in a P-strongly regular near-ring N, the following holds: (i) $Na$ + P is an ideal of N for any $a{\in}N$. (ii) Every P-prime ideal of N containing P is maximal. (iii) Every ideal I of N fulfills I + P = $I^2$ + P.

노치부의 피로균열발생 수명 비교 (The comparison of the fatigue crack initiation life in a notch)

  • For the life evaluating of notched members, it is the best way that performing the real fatigue test of structure containing notch. But this method required generally much times and costs to evaluate fatigue life. So, generally we use the modified S-N curve or several methods to predict fatigue life. In this study, crack initiation life was evaluated by fatigue testing the SAE keyhole specimen and smooth specimen made of Al 7075-T6 alloys using the constant load then obtained S-N curve of smooth specimen and P-N curve of SAE keyhole specimen. And, fatigue lives of keyhole specimen are predicted using some life prediction methods (Nominal range I method, Nominal range II method, FEM analysis) for investigating experimented results, and that were compared with experimental data. Predicted fatigue lives by FEM analysis were corresponded with experimental data between 1/3times and 3times on the whole, and predicted fatigue lives using modified S-N curve (Nominal range I method, Nominal range II method) were nonconservative compared with that of FEM analysis.

  • This paper is concerned with the impulsive Cauchy problem where the control function u is a possibly discontinuous vector-valued function with finite total variation. We assume that the vector fields f, $g_i$(i=1,…, m) are dependent on the time variable. The impulsive Cauchy problem is of the form x(t)=f(t,x) +$\SUMg_i(t,x)u_i(t)$, $t\in$[0,T], x(0)=$\in\; R^n$, where the vector fields f, $g_i$ : $\mathbb{R}\; \times\; \mathbb{R}\; \longrightarrow\; \mathbb(R)^n$ are measurable in t and Lipschitz continuous in x, If $g_i's$ satisfy a condition that $\SUM{\mid}g_i(t_2,x){\mid}{\leq}{\phi}$ $\forallt_1\; <\; t-2,x\; {\epsilon}\;\mathbb{R}^n$ for some increasing function $\phi$, then the imput-output function can be continuously extended to measurable functions of bounded variation.

  • In this paper, we prove that if K is a convex body in $E^n$ and $E_i$ and $E_o$ are inscribed ellipsoid and circumscribed ellipsoid of K respectively with ${\alpha}E_i=E_o$, then $\[({\alpha})^{\frac{n}{p}+1}\]^n{\omega}^2_n{\geq}V(K)V({\Gamma}^{\ast}_pK){\geq}\[(\frac{1}{\alpha})^{\frac{n}{p}+1}\]^n{\omega}^2_n$. Lutwak and Zhang[6] proved that if K is a convex body, ${\omega}^2_n=V(K)V({\Gamma}_pK)$ if and only if K is an ellipsoid. Our inequality provides very elementary proof for their result and this in turn gives a lower bound of the volume product for the sets of constant width.

  • 현재 상용화되어 있는 결정질 태양전지의 경우 높은 실리콘 가격으로 인해 저가화에 어려움을 격고 있다. 따라서 태양전지 저가화의 한 방법으로 박막태양전지가 주목을 받고 있다. P-I-N 구조의 박막태양전지에서 I-layer 각 층의 thickness, activation energy, energy bandgap은 고효율 달성을 위한 중요한 요소이다. 본 논문에서는 박막태양전지 P-I-N layer의 가변을 통하여 고효율을 달성하기 위한 simulation을 수행하였다. 가변 조건으로는 p-layer의 thickness, activation energy 그리고 energy bandgap을 단계별로 변화시켰고 i-layer는 thickness를 n-layer는 thickness와 activation energy를 가변하여 최적의 조건을 찾아 분석하였다. 최종 simulation 결과 p-layer의 thickness 5nm, activation energy 0.3eV 그리고 energy bandgap 1.8eV에서, i-layer thickness 400nm, n-layer thickness 30nm, activation energy 0.2eV에서 최고 효율 11.08%를 달성하였다.

Reductive Dissolution of Spinel-Type Iron Oxide by N2H4-Cu(I)-HNO3

  • A N2H4-Cu(I)-HNO3 solution was used to dissolve magnetite powders and a simulated oxide film on Inconel 600. The addition of Cu(I) ions to N2H4-HNO3 increased the dissolution rate of magnetite, and the reaction rate was found to depend on the solution pH, temperature, and [N2H4]. The dissolution of magnetite in the N2H4-Cu(I)-HNO3 solution followed the contracting core law. This suggests that the complexes of [Cu+(N2H4)] formed in the solution increased the dissolution rate. The dissolution reaction is explained by the complex formation, adsorption of the complexes onto the surface ferric ions of magnetite, and the effective electron transfer from the complexes to ferric ions. The oxide film formed on Inconel 600 is satisfactorily dissolved through the successive iteration of oxidation and reductive dissolution steps.
