  • In this paper, retention characteristics of lateral charge migration according to parameters of 3D NAND flash memory to which ferroelectric (HfO2) structure is applied and ∆Vth were analyzed. The larger the Ps, the greater maximum polarization possible in ferroelectric during Programming. Therefore, the initial Vth increases by about 1.04V difference at Ps 70µC/cm2 than at Ps 25µC/cm2. Also, electrons trapped after the Program operation causes lateral charge migration over time. Since ferroelectric maintains polarization without applying voltage to the gate after Programming, regardless of Ps value, polarization increases as Pr increases and the ∆Vth due to lateral charge migration becomes smaller by about 1.54V difference at Pr 50µC/cm2 than Pr 5µC/cm2.

  • Abstract. In this paper, we investigate the relationships between the space X and the hyperspace C(X) concerning admissibility and connectedness im kleinen. The following results are obtained: Let X be a Hausdorff continuum, and let A ∈ C(X). (1) If for each open set U containing A there is a continuum K and a neighborhood V of a point of A such that V ⊂ IntK ⊂ K ⊂ U, then C(X) is connected im kleinen. at A. (2) If IntA ≠ ø, then for each open set U containing A there is a continuum K and a neighborhood V of a point of A such that V ⊂ IntK ⊂ K ⊂ U. (3) If X is connected im kleinen. at A, then A is admissible. (4) If A is admissible, then for any open subset U of C(X) containing A, there is an open subset V of X such that A ⊂ V ⊂ ∪U. (5) If for any open subset U of C(X) containing A, there is a subcontinuum K of X such that A ∈ IntK ⊂ K ⊂ U and there is an open subset V of X such that A ⊂ V ⊂ ∪ IntK, then A is admissible.

Preparation of Field Effect Transistor with $(Bi,La)Ti_3O_{12}$ Gate Film on $Y_2O_3/Si$ Substrate

  • The field effect transistors (FETs) were fabricated ell $Y_2O_3/Si(100)$ substrates by the conventional memory processes and sol-gel process using $(Bi,La)Ti_3O_{12}(BLT)$ ferroelectric gate materials. The remnant polarization ($2Pr = Pr^+-Pr^-$) int Pt/BLT/Pt/Si capacitors increased from $22 {\mu}C/cm^2$ to $30{\mu}C/ cm^2$ at 5V as the annealing temperature increased from $700^{\circ}C$ to $750^{\circ}C$. There was no drastic degradation in the polarization values after applying the retention read pulse for $10^{5.5}$ seconds. The capacitance-voltage data of $Pt/BLT/Y_2O_3/Si$ capacitors at 5V input voltage showed that the memory window voltage decreased from 1.4V to 0.6V as the annealing temperature increased from $700^{\circ}C$ to $750^{\circ}C$. The leakage current of the $Pt/BLT/Y_2O_3/Si$ capacitors annealed at $750^{\circ}C$ was about $510^{-8}A/cm^2$ at 5V. From the drain currents versus gate voltages ($V_G$) for $Pt/BLT/Y_2O_3/Si(100)$ FET devices, the memory window voltages increased from 0.3V to 0.8V with increasing tile $V_G$ from 3V to 5V.

Studies on the Optimal Culture Conditions for Itaconic Acid Production by Aspergilus Terreus (Aspergillus Terreus에 의한 이타콘산 생산을 위한 최적배양조건에 관한 연구)

  • The production of itaconic acid by Aspergillus terreus NRRL 1960 was studied. The optimal culture conditional such as pH, inoculum size and medium composition were established. Maximum production of itaconic acid, $19.18g/\ell$, was obtained when the cultivation was carried out at $37^{\circ}C$ and pH 2.5 for 7days, with medium containing 5%(w/v) glucose, 0.5%(w/v) NH4Cl, 0.2%(w/v) yeast extract 0.1%(w/v) CaC12, 0.1%(w/v) MgSO4 and 0.2%(w/v) NaCl. A proper medium for inoculum culture was found to be 2%(w/v) malt extract. The batch production of itaconic acid with free cells in a stirredtank reactor was not efficient compared to the shake-flask culture.

  • The rapid growth of network technology makes the high-tech weapon. Thus, in the modern war, the ability to immediately use of the high-tech weapon is important. To realize this ability, continuous trainning is necessary but, this trainning spends many money. To improve the budget efficiency, Modeling and Simulation(M&S) are used. However, they seriously decrease the reality. Recently, the system which can support the combination of Live with Virtual simulation is on the rise. The typical example is L-V-C Environment and many kind of middleware which can support the L-V-C Envrionment are already proposed. Previous middleware can support the interoperability between different simulations but, it cannot completely interoperate three(Live, Virtual, Constructive) simulation environments. In this paper, to solve this problem, we propose the scheme which is combination between different middlewares. And we conduct the API mapping between HLA and DDS which are typical middleware and verify the scheme.

  • Vibrio extracellular metalloprotease (vEP), secreted from Vibrio vulnificus, shows various proteolytic function such as prothrombin activation and fibrinolytic activities. Premature form of vEP has an N-terminal (nPP) and a C-terminal (C-ter100) region. The nPP and C-ter100 regions are autocleaved for the matured metalloprotease activity. It has been proposed that two regions play a key role in regulating enzymatic activity of vEP. Especially, C-ter100 has a regulatory function on proteolytic activity of vEP. C-ter100 domain has been cloned into the E. coli expression vectors, pET32a and pGEX 4T-1 with TEV protease cleavage site and purified using gel-filtration chromatography followed by affinity chromatography. To understand how C-ter100 modulates proteolytic activity of vEP, structural studies were performed by heteronuclar multi-dimensional NMR spectroscopy. Backbone $^1H$, $^{15}N$ and $^{13}C$ resonances were assigned by data from standard triple resonance and HCCH-TOCSY experiments. The secondary structures of vEP C-ter100 were determined by TALOS+ and CSI software based on hydrogen/deuterium exchange. NMR data show that C-ter100 of vEP forms a ${\beta}$-barrel structure consisting of eight ${\beta}$-strands.

  • The principle of Effective Based Operation applied to the Korean Theater resulted in measurable effects to win the minimum battle. Based on the finding, this study recommends the effect analysis methodology under the V-C interoperability system to acquire a weapon system. This method is followed as below; to confirm the effect data on the organized weapon system, to set MOE, MOP and effect considering the purpose of the analysis, to apply the appropriate operational concept and scenario on the weapon system, and then the available C Model is after action reviewed, adjusted, and given feedback. The V-C interoperability system enables to perform the real-time combat experiment under the virtual synthesized battlefield circumstances. The defensive battle organization and displacement of the future anti-tank guided weapon system was considered in the modeling process. Scenario was written, which encompasses company-level units and the battalion-level operation. Then the available AWAM was embodied and effect-analyzed, which formed the foundation of SBA.

Effect of Low Ethanol Concentrations on Growth and Survival of Vibrio parahaemolyticus (저농도의 Ethanol이 Vibrio parahaemolyticus의 증식과 생존에 미치는 영향)

  • The effect of low concentrations of ethanol(3∼7%, v/v) in culture broth as an antibacteriaB agent against Vibrio parahaemolyticus was tested at -20, 5, 35, 45 and 5%. Increasing concentrations of ethanol progressively inhibited initial growth of t: parahaemelyticus at 35$^{\circ}C$. Growth occured at 5% ethanol, but only after a prolonged lag period. At 7% ethanol, the number of viable cells of V parahae-molyticus declined during incubation. Culture broth containiilg 3∼7% ethanol was inoculated with 106∼107'cells/uu of V Parahaemolyticus and incubated at low temperatures(5$^{\circ}C$, -20$^{\circ}C$) and high tem-peratures(45$^{\circ}C$, 50$^{\circ}C$). In the presence of 5 or 7ft of ethanol, the viability in the cells incubated at high temperatures decreased rapidly. Rate of death increased with increasing concentration of etha-nol.
