Study on Self-Heating Effects in AlGaN/GaN-on-Si Power Transistors (AlGaN/GaN-on-Si 전력스위칭소자의 자체발열 현상에 관한 연구)

  • Self-heating effects during operation of high current AlGaN/GaN power transistors degrade the current-voltage characteristics. In particular, this problem becomes serious when a low thermal conductivity Si substrate is used. In this work, AlGaN/GaN-on-Si devices were fabricated with various channel widths and Si substrate thicknesses in which the structure dependent self-heating effects were investigated by temperature dependent measurements as well as thermal simulation. Accordingly, a device structure that can effectively dissipate the heat was proposed in order to achieve the maximum current in a multi-channel, large area device. Employing via-holes and common electrodes with a 100 ${\mu}m$ Si substrate thickness improved the current level by 75% reducing the channel temperature by 68%.

  • The mass measurement of neutron stars or black holes is of fundamental importance in our understanding of the evolution of massive stars and core-collapse supernova explosions as well as some exotic physics of the extreme conditions. Despite the importance, however, it's very difficult to measure mass of these objects directly. One way to do this, if they are in binary systems, to measure their binary motions (i.e., Doppler shifts) which can give us direct information on their mass. Recently many new highly-obscured massive X-ray binaries have been discovered by new hard X-ray satellites such as INTEGRAL and NuSTAR. The new highly-obscured massive X-ray binaries are faint in the optical, but bright in the infrared with many emission lines. Based on the near-infrared spectroscopy, one can first understand the nature of stellar companions to the compact objects, determining its spectral types and luminosity classes as well as mass losses and conditions of (potential) circumstellar material. Next, spectroscopic monitoring of these objects can be used to estimate the mass of compact objects via measuring the Doppler shifts of the lines. For the former, broad-band spectroscopy is essential; for the latter, high-resolution spectroscopy is critical. Therefore, IGRINS appears to be an ideal instrument to study them. An IGRINS survey of these new highly-obscured massive X-ray binaries can give us a rare opportunity to carry out population analyses for understanding the evolution of massive binary systems and formation of compact objects and their mass ranges. In this talk, we will present a sample near-infrared high resolution spectra of HMXB, IGR J19140+0951 and discuss about its spectral feature. These spectra are obtained on 13th July, 2014 from IGRINS commissioning run at McDonald 2.7m telescope. And at final, we will introduce the upgrade plan of IGRINS Operation Software (IGOS), to gather the input from IGRINS observer.

An Investigation on the Spray Characteristics of a Compressed Natural Gas Injector (고압 천연 가스 인젝터의 분무 특성에 관한 연구)

  • This study was carried out to investigate the injection characteristics of 800 kPa compressed natural gas compressed natural gas (CNG) injector developed in Korea. The CNG injector with multi-holes, employed in this experiment, was designed to inject CNG in the manifold at high pressure of 800 kPa. The spray macroscopic visualization test was carried out via Schlieren photography to study fuel-air mixing process. The fundamental spray characteristics, such as spray penetration, spray cone angle and spray velocity, were evaluated in the constant volume combustion chamber (CVCC) with varying the constant back pressure in CVCC from 0 to 1.8 bar. For the safety reason, nitrogen ($N_2$) and an acetone tracer were utilized as a surrogate gas fuel instead of CNG. The surrogate gas fuel pressures were controlled at 3, 5.5, and 8 bar, respectively. Injection durations were set at 5 ms throughout the experiment. The simulating events of the low engine speed were arranged at 1,000 rpm. The spray images were recorded by using a high-speed camera with a frame rate of 10,000 f/s at $512{\times}256pixels$. The spray characteristics were analyzed by using the image processing (Matlab). The results showed the significant difference that higher injection pressure had more effect on the spray shape than the lower injection pressure. When the injection pressure was increased, the longer spray penetration occurred. Moreover, the linear relation between speed and time are dependent on the injection pressure as well.

Study on OTFT-Backplane for Electrophoretic Display Panel (전기영동 디스플레이 패널용 OTFT-하판 제작 연구)

  • We fabricated flexible electrophoretic display(EPD) driven by organic thin film transistors(OTFTs) on plastic substrate. We designed the W/L of OTFT to be 15, considering EPD's transient characteristics. The OTFTs employed bottom contact structure and used Al for gate electrode, the cross-linked polyvinylphenol for gate insulator, pentacene for active layer. The plastic substrate was coated by PVP barrier layer in order to remove the islands which were formed after pre-shrinkage process and caused the electrical short between bottom scan and top data metal lines. Pentacene active layer was confined within the gate electrodes so that the off current was controlled and reduced by gate electrodes. Especially, PVA/Acryl double layers were inserted between EPD panel and OTFT-backplane in order to protect OTFT-backplane from the damages created by lamination process of EPD panel on the backplane and also accommodate pixel electrodes through via holes. From the OTFT-backplane the mobility was $0.21cm^2/V.s$, Ion/Ioff current ratio $10^5$. The OTFT-EPD panel worked successfully and demonstrated to display some patterns.

Preparation and Characterization of Porous and Composite Nanoparticulate Films of CdS at the Air/Water Interface

  • CdS nano-particulate films were prepared at the air/water interface under Langmuir monolayers of arachidic acid (AA) via interfacial reaction between $Cd^{2+}$ ions in the subphase and $H_2S$ molecules in the gaseous phase. The films were made up of fine CdS nanoparticles with hexagonal Wurtzite crystal structure after reaction. It was revealed that the formation of CdS nano-particulate films depends largely on the experimental conditions. When the films were ripened at room temperature or an increased temperature ($60^{\circ}C$) for one day, numerous holes were appeared due to the dissolution of smaller nanoparticles and the growth of bigger nanoparticles with an improved crystallinity. When the films were ripened further, CdS rodlike nanoparticles with cubic zinc blende crystal structure appeared due to the re-nucleation and growth of CdS nanoparticles at the stacking faults and defect structures of the hexagonal CdS grains. These structures were characterized by transmission electron microscopy (TEM), high-resolution TEM (HRTEM), and X-ray diffraction (XRD). These results declare that CdS semiconductor nanoparticles formed at the air/water interface change their morphologies and crystal structures during the ripening process due to dissolution and recrystallization of the particles.

Design of a Broadband Window Antenna Using a Parallel T-Matching Network (병렬 T-정합 회로를 이용한 차량 유리 부착형 광대역 안테나 설계)

  • In this paper, we propose a broadband vehicle antenna that can operate at the WiBro band(2.3~2.4 GHz) for a wireless internet service. The feeding of the proposed antenna consists of two T-matching networks on both side of the polyarcylate substrate, and the two T-matching networks are connected through via holes. The designed antenna was built and installed on a rear window of a commercial sedan, and the antenna performances, such as the reflection coefficients and the radiation gain are measured in the open-sight area. The received signal strength of the designed antenna was also tested in a strong field area as well as in a weak field area. The measurement results show the matching bandwidth($S_{11}$ <10 dB) of about 300 MHz in the WiBro band and the average gain of about -5.13 dBi along the azimuth direction.

Design of A Asymmetric Branch Line Coupler Using Artificial Dielectric Substrate (가유전체 기판을 이용한 비대칭 브랜치 라인 커플러의 설계)

  • In this paper, the design of asymmetric branch line couplers using artificial dielectric substrate (ADS) is described. The effective permittivity and permeability increase in ADS because of the lots of the inserted via-holes. So the physical length and width of transmission lines realized on ADS are reduced compared to the standard lines. This enables one to design size-reduced microwave circuits. As an instance in this work, an asymmetric branch line coupler with the ratio of 3:1 is designed at 2GHz. The designed coupler has a small size of 53.4% compared to the normal circuit while the same performances are preserved. A good agreement between the simulated and measured asymmetric power dividing ratio is shown. The measured loss is only less than 0.2dB, which is a very small value.

Novel RF front-end circuit for CDMA based PCS phone (CDMA방식의 PCS 전화기를 위한 새로운 방식의 고주파 전위회로에 관한 연구)

  • In this paper, the design and implementation of the novel RF front end circuit for CDMA based PCS phone is described. This novel scheme is realized by building the power amplifier module combined with duplexer. The dielectric filters which are parts of duplexer are broken up and relocated into the module. Electromagnetic analysis for via holes and coupling between narrow transmissio lines is icluded to design a circuit. The combined moule has been minimaturized to be as small as 1.5CC. It has satisfied IS-95 requirements for linearity performances of CDMA signal at 24-dBm output power as well as played apart as a duplexer. The operating current of about 95mA has been saved owing to both rearranging dielectric filters and limiting operating point to class-B by considering real working power range of CDMA phones.

Photoelectrochemical Water Oxidation Using ZnO Nanorods Coupled with Cobalt-Based Catalysts

  • Photoelectrochemical performances of ZnO electrodes are enhanced by coupling with cobalt-based catalyst (CoPi) in phosphate electrolyte (pH 7). For this study, hexagonal pillar-shaped ZnO nanorods are grown on ZnO electrodes through a chemical bath deposition, onto which CoPi is deposited with different photodeposition times (10-30 min). A scanning electron microscopic study indicates that CoPi deposition does not induce any change of ZnO morphology and an energy-dispersive X-ray spectroscopic analysis shows that inorganic phosphate ions (Pi) exist on ZnO surface. Bare ZnO electrodes generate the current of ca. $0.36mA/cm^2$ at a bias potential of 0.5 V vs. SCE, whereas ZnO/CoPi (deposited for 10 min) has ca. 50%-enhanced current ($0.54mW/cm^2$) under irradiation of AM 1.5G-light ($400mW/cm^2$). The excess loading of CoPi on ZnO results in decrease of photocurrents as compared to bare ZnO likely due to limited electrolyte access to ZnO and/or CoPi-mediated recombination of photogenerated charge carriers. The primary role of CoPi is speculated to trap the photogenerated holes and thereby oxidize water into molecular oxygen via an intervalency cycle among Co(II), Co(III), and Co(IV).

Design of a Hybrid Beamforming Antenna System Using Broadband Butler Matrix and Phase Shifter (광대역 버틀러 매트릭스와 위상 천이기를 이용한 하이브리드 빔포밍 안테나 시스템 설계)

  • In this paper, a hybrid beamforming antenna system using broadband butler matrix and phase shifter is proposed. In the previous works, an $8{\times}8$ butler matrix is used to overcome a drawback of the $4{\times}4$ butler matrix based switched beamforming which provides only 4 beam patterns. However the $8{\times}8$ butler matrix should be designed on the bi-layered substrate using via holes due to its complex structure. It causes performance degradation. To overcome these problems, the proposed hybrid beamforming antenna system is designed on the single side of the substrate for simple structure. By addition of two phase shifter, it provide various beam patterns. The proposed antenna system provides more than 10 dBi radiation gain in the ${\pm}45^{\circ}$ scanning range by 16 input combinations.
