  • SiC-based devices perform well in high-voltage environments of more than 1200V compared to silicon devices, and are particularly stable at very high temperatures. Therefore, 1700V UMOSFET has been actively researched and developed for the use of electric power systems such as electric vehicles and aircrafts. In this paper, we analysed thermal variations of critical variables (breakdown voltage (BV), on-resistance (Ron), threshold voltage (vth), and transconductance (gm)) for the three type 1700V UMOSFETs-Conventional UMOSFET (C-UMOSFET), Source Trench UMOSFET (ST-UMOSFET), and Local Floating Superjunction UMOSFET (LFS-UMOSFET). All three devices showed BV increase, Ron increase, vth decrease, and gm decrease with increasing temperature. However, there are differences in BV, Ron, vth, gm according to the structural differences of the three devices, and the degree and cause of the analysis were compared. All results were simulated using sentaurus TCAD.

  • In this paper, a statistical calibration method is proposed in order to identify the variability of complex modulus for a rubber material due to operational temperature and experimental/model errors. To describe temperature- and frequency-dependent material properties, a fractional derivative model and a shift factor relationship are used. A likelihood function is defined as a product of the probability density functions where experimental values lie on the model. The variation of the fractional derivative model parameters is obtained by maximizing the likelihood function. Using the proposed method, the variability of a synthetic rubber material is estimated and applied to a rubber mount problem. The dynamic characteristics of the rubber mount are calculated using a finite element model of which material properties are sampled from Monte Carlo simulation. The calculated dynamic stiffnesses show very large variation.

  • Ferroelectric lanthanides-substituted $Bi_4Ti_3O_{12}$ $(Bi_{4-x}Ln_xTi_3O_{12}, BLnT)$ thin films approximately 200 nm in thickness were deposited by metal organic chemical vapor deposition onto Pt(111)/Ti/SiO$_2$/Si(100) substrates. Many researchers reported that the lanthanides substitution for Bi in the pseudo-perovskite layer caused the distortion of TiO$_6$ octahedron in the a-b plane accompanied with a shift of the octahedron along the a-axis. In this study, the effect of lanthanides (Ln=Pr, Eu, Gd, Dy)-substitution and crystallization temperature on their ferroelectric properties of bismuth titanate $(Bi_4Ti_3O_{12}, BIT)$ thin films were investigated. As BLnT thin films were substituted to lanthanide elements (Pr, Eu, Gd, Dy) with a smaller ionic radius, the remnant polarization (2P$_r$) values had a tendency to increase and made an exception of the Eu-substituted case because $Bi_{4-x}Eu_xTi_3O_{12}$ (BET) thin films had the smaller grain sizes than the others. In this study, we confirmed that better ferroelectric properties can be expected for films composed of larger grains in bismuth layered peroskite materials. The crystallinity of the thin films was improved and the average grain size increased as the crystallization temperature, increased from 600 to 720$^{\circ}C$. Moreover, the BLnT thin film capacitor is characterized by well-saturated polarization-electric field (P-E) curves with an increase in annealing temperature. The BLnT thin films exhibited no significant degradation of switching charge for at least up to $1.0\times10^{11}$ switching cycles at a frequency of 1 MHz. From these results, we can suggest that the BLnT thin films are the suitable dielectric materials for ferroelectric random access memory applications.

  • In order to study a reversible photoisomerization of disperse red l(DR 1) attached on natural polymers, cellulose acetate containing DR l(DR 1/CA adduct) was prepared, and the changes of UV/VIS spectra of its solution(benzene, DMAc). thick film, and LB film were investigated by alternate irradiation with two different wave length lights. DR 1/CA adduct was prepared through tosylation of partially hydrolyzed cellulose acetate followed by reaction with DR 1 at $100^{\circ}C$ in pyridine. From the UV/VIS spectra of DR 1/CA adduct dissolved in DMAc solvent including phosphoglyceride before and after irradiation at 360nm and 45Onm, we found out the changes of UV/VIS spectra were reversible. In addition, the change of UV/VIS spectra of this adduct solution was strongly depended on the sorts of solvents and temperature. As the temperature was increased, UV/VIS spectra of this adduct solution in DMF showed blue shift. These results provided this solution could be applied to a temperature sensor. In the thick film case, we also obtained similar results with solution case. LB monolayer and trilayer from DR 1/CA adduct was obtained by scattering the solution including phosphoglyceride on water surface at the surface pressure of 8mN/m. After irradiation on that LB monolayer and trilayer, the reversible photoisomerization was also detected. From these results we concluded DR 1/CA adduct was suitable for the application to data storage and optical switch, etc.

  • The grain boundary etching method as a technique for assessing degradation of structural materials used at elevated temperature has received much attention since it is simple, inexpensive and easy to apply to real plant components. In this study, the technique is applied to some aged petroleum and chemical plant components such as reactors and drums. As a degradation parameter, intersection number ratio ($N_i/N_o$), is employed. The intersection number ratio ($N_i/N_o$) is defined as the ratio of intersection number ($N_i$) obtained from 5-minute picric acid etched surface to the number ($N_o$) obtained from Nital etched surface. In order to study degradation level, several relationships were measured such as the correlation between shift in ductile brittle transition temperature, $({\Delta}DBTT)_{sp}$ and intersection number ratio, ($N_i/N_o$) and the correlation between the measured ($N_i/N_o$) values and Larson-Miller Parameter values.

  • A PET-MR system is particularly useful in diagnosing brain diseases. We have developed a prototype positron emission tomography (PET) system which can be inserted into the bore of a whole-body magnetic resonance imaging (MRI) system that enables us to obtain PET and MRI images simultaneously with a reduced cost. Silicon photomultipliers (SiPM) are appropriated as a PET detector at PET/MR system because detectors have a high gain and are insensitive to magnetic fields. Despite of its improved performance compared to that of PMT-based detectors, there is a problem of the photo-peak channel shift which is due to the increase of the temperature inside the ring detector. This problem will occur decreasing sensitivity of the PET and image distortion. In this paper, I quantitative analyze parameters of the KAIST SiPM depending on temperature by experiments. And I designed cooling methods in consideration of the degradation of sensors for correction of the temperature in the PET gantry. According to this research, we expect that distortive images and degradation of the sensitivity will not be occurred with using the above idea to reduce heat even if the PET system operates for a long time.

  • In order to consider the change of the magnetic anisotropy energy by the Al or Ga substitution for Fe, spin reorientation temperature $T_{SR}$ and Curie temperature $T_{c}$ in $R_{2}Fe_{17-x}M_{x}$ (R=Er, Tm, M=Al, Ga) have been studied both experimentally and theoretically. As a result, $T_{SR}$ and $T_{c}$ for $R_{2}Fe_{17-x}M_{x}$ shift toward higher temperature side with x ($0{\leq}x{\leq}2.0$). The ${\Delta}T_{c}$ the difference of the $T_{c}'s$ between $Er_{2}Fe_{17-x}Al_{x}$ and $Tm_{2}Fe_{17-x}Al_{x}$, is always about 10 K independent of Al-content. But in the case of Ga substitution, the ${\Delta}T_{c}$ increases with Ga-content ; especially, the ${\Delta}T_{c}$ for x=2.0 is 43 K. This value of the ${\Delta}T_{c}$ is not explained by only the difference of the de Gennes fator G between $Er^{3+}$ and $Tm^{3+}$, but it is thought that the values of $J_{ErFe}$ and $J_{TmFe}$ themselves are not equal. • The present research work reports in-vitro anti-cancer activity of biologically synthesized ZnO nanoparticles (ZnO NPs) against human carcinoma cells viz SCC-40, SK-MEL-2 and SCC-29B using Sulforhodamine-B (SRB) Assay. ZnO NPs were synthesized by a unique and novel biological route using Temperature-gradient phenomenon where the extract of combination of Catharanthus roseus (L.) G. Don (C. roseus), Azadirachta indica (A. indica), Ficus religiosa (F. religiosa) and NaOH solution were used as synthesis medium. The morphology of the ZnO NPs was characterized by Transmission Electron Microscopy (TEM). TEM images reveal that particle size of the samples reduces from 76 nm to 53 nm with the increase in reaction temperature and 68 nm to 38 nm with the increase in molar concentration of NaOH respectively. XRD study confirms the presence of elements and reduction in crystallite size with increase in reaction temperature and NaOH concentration. The diffraction peaks show broadening and a slight shift towards lower Bragg angle ($2{\theta}$) which represents the reduction in crystallite size as well as presence of uniform strain. The FTIR spectra of the extract show transmittance peak fingerprint of Zn-O bond and presence of bioactive molecules These NPs exhibit inhibition greater than 50% for SCC-40, SK-MEL-2 and SCC-29B cell lines and more than 50% cell kill for SCC-29B cells at concentrations < $80{\mu}g/ml$. Nanoparticles with smallest size have shown better anti-cancer activity and peculiar cell-selectivity. The combination of extracts of these plants with ZnO NPs can be used in targeted drug delivery as an effective anti-cancer agent, a potential application in cancer treatment.

  • Over the North East Asia, extreme anomalous precipitation were observed in 2013 and 2014. During 2013 summer the precipitation was found to be higher (two standard deviation) than the climatological mean of the region; whereas during 2014, which was a borderline El Ni?o year, precipitation was found to be lower (one standard deviation). To understand the differences of these two anomalous years the Global/Regional Integrated Model system (GRIMs) has been used. The study found that low landsurface temperature and high sea-surface temperature over ocean caused a smaller land-sea contrast of surface temperature between East Asia and North West Pacific Ocean in 2014, which could have caused an eastward shift of mean monsoon circulation in that year compared to the circulation in 2013. Due to a change in the lower level circulation and wind field over East Asia the evaporation and moisture transport patterns became very different in those two years. In 2013, this study found high latent heat flux over Eastern China, which implies an increased surface evaporation over that region, and the moisture transported to the north by the mean monsoon circulation; whereas, there was no correlated transport of moisture to the North East Asia during 2014. The precipitable water over North East Asia has a stronger correlation with the latent heat flux over southern land region than that from Ocean region in the eastern side in both the years. A new approach is proposed to estimate the sub-grid scale hydrometeors from GRIMs, overestimated in the existing model.

  • The effects of aging on fatigue of PSF/AS4 laminates tvas studied using the new energy release rate analysis. The analysis by the variational mechanics has been useful in providing fracture mechanics interpretation of matrix microcracking in cross-ply laminates. This paper describes the changes of the critical energy release rate ${\Delta}Gmc$(microcracking toughness) about the variation of the aging period during fatigue loading. The master plot by modified Pans-law gives a characterization of a material system's resistance to microcrack formation. PSF/AS4 $[0/902]_s$ laminates were aged at four different temperatures based on the glass transition temperature for 60 days. At all temperatures, the toughness decreased with aging time. The decrease of the toughness at higher temperature was faster than at lower temperature. To assess the effects of aging on fatigue, the unaged laminates were compared with the laminates which were aged for 60 days at $170^{\circ}C$ near $180^{\circ}C\;T_g$. The slope of dD/dN versus A 6u, of the aged laminates was lower than that of the unaged laminates. There was a significant shift of the aged data to formation of microcracks at the lower values of ${\Delta}G_m$.
