Mold-Flow Simulation in 3 Die Stack Chip Scale Packaging

  • Mold-Flow 3 Die Stack CSP of Mold array packaging with different Gate types. As high density package option such as 3 or 4 die stacking technologies are developed, the major concerning points of mold related qualities such as incomplete mold, exposed wires and wire sweeping issues are increased because of its narrow space between die top and mold surface and higher wiring density. Full 3D rheokinetic simulation of Mold flow for 3 die stacking structure case was done with the rheological parameters acquired from Slit-Die rheometer and DSC of commercial EMC. The center gate showed severe void but corner gate showed relatively better void performance. But in case of wire sweeping related, the center gate type showed less wire sweeping than corner gate types. From the simulation results, corner gate types showed increased velocity, shear stress and mold pressure near the gate and final filling zone. The experimental Case study and the Mold flow simulation showed good agreement on the mold void and wire sweeping related prediction. Full 3D simulation methodologies with proper rheokinetic material characterization by thermal and rheological instruments enable the prediction of micro-scale mold filling behavior in the multi die stacking and other complicated packaging structures for the future application.

연마장비용 사이클론 집진기의 유동해석 (Flow Characteristic of Cyclone Dust Separator for Marine Sweeping Machine)

  • 본 연구는 선박의 외벽 유지보수를 위한 외벽 연마장비에 장착되는 먼지 집진장치에 적용하기 위한 사이클론 집진방식의 연마기 제작을 위한 사이클론 분리기 설계를 위하여 최적의 설계조건을 도출하고자 유동해석 기법을 적용한 사이클론 연마장비의 집진장치를 소개하고자 한다. 제작된 연마장비의 집진을 위한 접선유입 사이클론의 압력 강하와 입자 수집 능률은 기 연구된 수학적 모델을 적용하여 계산하였다. 종래 공기필터를 가진 사이클론의 계산 결과의 비교는 접선 유입 사이클론이 저압 드롭과 높은 입자 수집능률을 시뮬레이션을 통한 검증과 시작품을 제시하였다. 사이클론은 원통형 장치 내에 분진을 함유하는 기체를 장치내벽에 접선방향으로 유입시켜 유입분진에 선회운동을 부여함으로써 분진입자에 작용하는 원심력에 의하여 가스중의 입자를 분리 포집하는 집진장치로써 연마장비의 집진장치로 응용하고자 본 연구를 진행하여 진행중인 메커니즘과 유체흐름에 대한 기본적인 유체흐름에 따른 사이클론의 규격 파라미터에 따른 유동해석 결과를 제시하였다.

고속도로 노면퇴적물의 특성 및 도로청소에 의한 입도별 제거효율 분석 (Analysis of Characteristics and Removal Efficiency of Road-deposited Sediment on Highway by Road Sweeping According to Particle Size Distribution)

  • The removal efficiency of road-deposited sediment (SDR) by road sweeping was analyzed by performing particle size analysis before and after road sweeping at four highways during May to December 2019. The SDR accounted for the largest proportion in the range of 250 to 850 ㎛ and the degree of its proportion had an effect on the particle size distribution curve. The particle size distribution of the collected sediments showed a similar distribution at all sites. Below 75 ㎛, the removal efficiency of SDR showed a constant value around 40%, but above 75 ㎛, it increased as the particle size increased. The removal efficiency was 82-90% (average 86%) for gravel, 66-93% (average 79%) for coarse sand, 35-92% (average 64%) for fine sand, 29-69% (average 44%) for very fine sand, 19-58% (average 40%) for silt loading, 10-59% (average 40%) for TSP, 13-57% (average 40%) for PM10, and 15-61% (average 38%) for PM2.5. SDR removal efficiency showed an average of 69% for the four highways. It was found that if the amount of SDR was less than 100 g/m2, it was affected by the road surface condition and had a large regional deviation. As such, the amount of SDR and the removal efficiency increased. The fine particles, which have relatively low removal efficiency, contained a large amount of pollutants, which is an important factor in water and air pollution. Therefore, various measures to improve the removal efficiency of fine particles in SDR by road sweeping are needed.

ROADMOD를 이용한 도로청소 및 모래여과시설에 의한 고속도로에서의 강우시 TSS 저감효과 분석 (Removal Efficiency of TSS Loadings from Expressway by Road Sweeping and Sand Filter Facility Using ROADMOD)

  • In this study, the removal efficiency of road sweeping and sand filter facility for removing total suspended solid (TSS) as nonpoint source pollution from expressway was evaluated for the last 10 years (2012~2021) using ROADMOD. ROADMOD is a screening level model and was calibrated for runoff rate and TSS loading both at the inlet, which is the loading from the drainage area, and the outlet, from the sand filter facility. The drainage area is 715 m2 and the dimensions of sand filter facility are 1.5 m (wide) × 3.8 m (length) × 1.5 m (depth). The monitoring period for model calibration was the rainfall event during Aug. 31~Sep. 1, 2021 and the amount of rainfall was 74.5 mm. As a result of calibration, the determination coefficients (R2) of the flow rate were 0.66 and 0.86, for the inlet and outlet, respectively, and those of TSS loading were 0.50 and 0.84, for the inlet and outlet, respectively. Considering that ROADMOD is a screening level model, the calibration results were reasonable to evaluate the best management practices (BMPs) on the expressway. Using ROADMOD simulation results for 2012~2021, the average yearly runoff rate from the expressway was 82% and removal efficiency was 9% for road sweeping, 35% for sand filter facility, and 39% for both road sweeping and sand filter facility.

SS-OCT용 파장 스위핑 레이저를 위한 자동 스위프 평탄화 (Automatic Sweep Flattening for Wavelength Sweeping Laser of SS-OCT)

  • In this paper, the automatic sweep flattening for wavelength swept laser of SS-OCT has implemented. Through its performance test applied to the laser, 50 nm flat sweeping range, ${\pm}0.5dB$ fluctuation range, 22 sec the time required, and 10 mW average optical power were obtained. This shows that the realized automatic process can replace the inconvenient manual operation used for polarization control of current sweeping laser. Additionally it cuts costs for optical spectrum analyzer necessary to sweep monitoring.

단면곡선의 궤적을 고려한 곡선망 보간곡면 형성 (Construction of curve-net interpolation surface considering trajectory of cross-section curves)

  • Curve-net interpolation surface is one of the most popular method in engineering design. Therefore it is supported with many commercial CAD/CAM system. However, construction algorithm of curve-net interpolation surfaces is rarely opened to the public because of its copy-right. In this paper we establish a construction algorithm of curve-net interpolation surface so called sweeping surface which especially concentrates on trajectory of cross-section curve. We also show the method which can construct sweeping surfaces as NURB or Bezier mathematical models. Surfaces having the form of standard mathematical models are very useful for the application of joining, trimming, blending etc. The proposed surface interpolation scheme consists of four steps; (1) preparation of guide curves and section curves, (2) remeshing guide curves and section curves, (3) blending section curves after deformation, and (4) determination of control points for sweeping surface using gordon method. The proposed method guarantee $G^1$-continuety, and construct the surface salifying given section curves and trajectory of section curves.

  • In this Paper, the resistance performances of twin hull forms, which are simplified as two-dimensional wedge shape, are experimentally investigated in low and middle speed ranges to find out the effect of distance between two hulls and fore-body shape for the future hull form development of catamaran type sweeping vessel. The model tests are performed for seven different cases for three models in the circulating water channel(CWC) of Inha Technical College. The free surface flows are observed together to investigate the relation between resistance performance and free surface characteristics. A conceptual design for the modification of bow hull form is presented and the efficiency is discussed.

  • 본 논문에서는 선박의 외벽 청소용으로 사용되는 연마장비에 사이클론 집진방식을 채용한 연마장비를 개발을 위한 최적화된 설계를 위한 기본적인 메카니즘과 설계를 소개하고자 한다. 사이클론 방식은 공기의 유입 및 유출 속도 및 압력에 따른 미립자 등을 분리하는 기능을 하게 되는데 본 연구에서는 이러한 연마장비설계를 위한 사이클론 집진기의 효율과 압력, 유입 공기속도에 따른 설계방법을 소개하고 일부 실험결과를 제시하도록 한다.

  • Java virtual machine has the garbage collector that automate memory management. Mark-compact algorithm is one of the garbage collection algorithm that operating in 2 phases, marking and sweeping. One is Marking is marking live objects reachable from root object set. Sweeping is sweeping unmarked object from memory(return to free memory pool). This algorithm is easy to implement but cause a memory fragmentation. So compacting memory, before memory defragmentation become serious. When compacting memory, all other processes are suspended. It is critical for embedded system that must guarantee real-time processing. This paper introduce enhanced mark-compact garbage collection algorithm. Grouping the objects by their size that minimize memory fragmentation. Then apply smart algorithm to the grouped objects when allocating objects and compacting memory.

Comparative study of air gap, direct contact and sweeping gas membrane distillation configurations

  • The present study deals with a numerical simulation for the transport phenomena in three configurations of Membrane Distillation (Air Gap, Direct Contact and Sweeping Gas Membrane Distillation) usually used for desalination in order to make an objective comparison between them under the same operating conditions. The models are based on the conservation equations for the mass, momentum, energy and species within the feed saline and cooling solutions as well as on the mass and energy balances on the membrane sides. The theoretical model was validated with available data and was found in good agreement. DCMD configuration provided the highest pure water production while SGMD shows the highest thermal efficiency. Process parameters' impact on each configuration are also presented and discussed.
