Passivation Properties of Hydrogenated Silicon Nitrides deposited by PECVD

  • Silicon nitride (SiNx:H) films are generally used as passivation layer on solar cell and they are usually made by plasma enhanced chemical vapor deposition (PECVD). In this study, we investigated the properties of silicon nitride (SiNx:H) films made by PECVD. Effects of mixture ratio of process gases with silane (SiH4) and ammonia (NH3) on the passivation qualities of silicon nitride film are evaluated. Passivation properties of SiNx:H are focused by making antireflection properties identical with thickness and refractive index controlled. The absorption coefficient of each film was evaluated by spectrometric ellipsometery and the minority carrier lifetimes were evaluated by quasi-steady-state photo-conductance (QSSPC) measurement. The optical properties were obtained by UV-visible spectrophotometer. The interface properties were measured by capacitance-voltage (C-V) measurement and the film components were identified by Fourier transform infrared spectroscopy (FT-IR) and Rutherford backscattering spectroscopy detection (RBS) - elastic recoil detection (ERD).

Plasma nitridation of atomic layer deposition-Al2O3 by NH3 in PECVD

  • We have investigated the effect of plasma nitridation of atomic layer deposited-Al2O3 films of monocrystalline Si wafers and the thermal properties of nitridated Al2O3 films. Nitridation was performed on Al2O3 to form aluminum oxynitride (AlON) using NH3 plasma treatment in a plasma-enhanced chemical vapor deposition and it was conducted at temperature of $400^{\circ}C$ with various plasma power condition. After nitridation, we performed firing and forming gas annealing (FGA). For each step, we have observed the minority carrier lifetime and the implied Voc by using quasi-Steady-State photoconductance (QSSPC). We confirmed a tendency to increase the minority carrier lifetime and the implied Voc after the nitridation. On the other hand, the minority carrier lifetime and the implied Voc was decreased after Firing and forming gas annealing (FGA). To get more information, we studied properties of the plasma treated Al2O3 films by using Secondary Ion Mass Spectroscopy (SIMS) and X-ray Photoelectron Spectroscopy (XPS).

  • In this study, the viscosity of a liquid carbon dioxide ($LCO_2$) that can potentially be used in a wet feed coal gasifier was evaluated. A pressurized capillary viscometer was employed to obtain the viscosity data of $LCO_2$ using two different methods. During the first method, the measurements were conducted under quasi-steady and high pressure flow conditions where two-phase flow was greatly minimized. The viscosity of $LCO_2$ was determined using turbulent friction relationship. At the second flow condition where unsteady flow is induced, the viscosity of $LCO_2$ was measured using the half-time pressure decay data and was further compared with values calculated by the first method.

  • A new measuring method is proposed, which measures the atomization characteristics of a non-evaporating, axi-symmetric diesel spray by means of an image analysis of high speed shadow photographs. The instantaneous sauter mean diameter and the fuel concentration in the spray are calculated of the splay axis and in the radial direction and the data of the fuel injection rate, using an onion peeling model. Some examples of application of this method to eight different diesel sprays are demonstrated, and the results are compared to predicted results by the conventional immersion method and a quasi-steady one dimensional spray model.

Effects of Friction Pressure on Bonding Strength and a Characteristic of Fracture in Friction Welding of Cu to Cu-W Sintered Alloy (동-텅스텐 소결합금(Cu-W)과 동(Cu)의 마찰용접에서 마찰압력이 접합강도와 파단특성에 미치는 영향)

  • A copper-tungsten sintered alloy(Cu-W) has been friction welded to a tough pitch copper in order to investigate the effect of friction pressure on bonding strength and a charicteristic of fracture. The tensile strength of the friction welded joint was increased up to 90% of the Cu base metal under the condition of friction time 1.2 sec, friction pressure 4.5kgf/$\textrm{mm}^2$ and upset pressure 10kgf/$\textrm{mm}^2$. From the results of fracture surface analysis, the increase of friction pressure could remarkably decrease the force and the time to be normally acted on weld interface. The W particles which were included in the plastic zone of Cu side could induce fracture adjacent to the weld interface because their existance in Cu induces a decrease in available section area and an increase in notch effect. Therefore, the tensile strength was decreased at high friction pressure (6kgf/$\textrm{mm}^2$) because the destruction of W was increased by an increase in mechanical force and crack was formed at weld interface.

  • This paper presents a novel version of an active voltage clamped ZVS-PWM high frequency inverter using IGBTs for electromagnetic induction eddy current-based rolling drum heating in new generation copy and printing machines in consumer business use. The operating principle of this inverter circuit and unique features are described herein. Its constant frequency duty cycle (asymmetrical PWM) controlled voltage source quasi-resonant soft switching high frequency inverter employing IGBTs is proposed, which is capable of achieving stable and efficient zero voltage soft switching commutation over a widely specified power regulation range from full power to low power. The operating performances in a steady state of this inverter is discussed and evaluated on basis of simulation and experimental results as an induction heated roller in new generation copy machine.

  • Baroclinic hydraulic model experiments on the time-varying states of the flow pattern and water exchange in Sagami Bay were carried out based on quasi-steady state experiments on the flow pattern. For the model experiments, density changes as well as time changes in the volume transport of the upper layer were executed to investigate the flow response of the bay in the case of a sudden inflow of low density water and variable volume transport into the Sagami Bay. The results of the model experiments showed that when the volume transport was increased frontal eddies or frontal wave streamers from the Kuroshio Through Flow were transferred to the inner part of the bay along with cyclonic circulation in the bay. In addition, density boundary currents appeared and flowed along the eastern boundary of the bay. As the upper layer density decreased, frontal eddies, frontal streamers and coastal boundary density currents occurred and proceeded along the eastern boundary of the bay at a high speed.

ENERGY SPECTRUM OF NONTHERMAL ELECTRONS ACCELERATED AT A PLANE SHOCK

  • We calculate the energy spectra of cosmic ray (CR) protons and electrons at a plane shock with quasi-parallel magnetic fields, using time-dependent, diffusive shock acceleration (DSA) simulations, including energy losses via synchrotron emission and Inverse Compton (IC) scattering. A thermal leakage injection model and a Bohm type diffusion coefficient are adopted. The electron spectrum at the shock becomes steady after the DSA energy gains balance the synchrotron/IC losses, and it cuts off at the equilibrium momentum $p_{eq}$. In the postshock region the cutoff momentum of the electron spectrum decreases with the distance from the shock due to the energy losses and the thickness of the spatial distribution of electrons scales as $p^{-1}$. Thus the slope of the downstream integrated spectrum steepens by one power of p for $p_{br}$ < p < $p_{eq}$, where the break momentum decreases with the shock age as $p_{br}\;{\infty}\;t^{-1}$. In a CR modified shock, both the proton and electron spectrum exhibit a concave curvature and deviate from the canonical test-particle power-law, and the upstream integrated electron spectrum could dominate over the downstream integrated spectrum near the cutoff momentum. Thus the spectral shape near the cutoff of X-ray synchrotron emission could reveal a signature of nonlinear DSA.

Instantaneous Speed Variation of Crankshaft on a Low Speed Marine Diesel Engine (저속박용디젤기관의 순간회전속도 변동에 관한 연구)

  • The variation of the crankshaft speed in a multi-cylinder engine is determined by the resultant gas pressure torque and the torsional deformation of the crankshaft. Under steady state operation, the crankshaft speed has a quasi-periodic variation. For the diagnosis the engine instantaneous speed versus crankshaft angle is utilized. This paper describes a simple measurement method of the engine instantaneous speed versus crankshaft angle using the teeth on the flywheel of the crankshaft. Two non-contacting magnetic pickup combinations detect the crank angle and TDC position for the data acquisition. The results from experiments on a 6 cylinder marine diesel engine demonstrate that the crankshaft speed variation are detected with good resolution. And the crankshaft speed variation is investigated according to the operation conditions. Also, it is confirmed that the engine output measured by EMS can be evaluated larger than the actual value due to TDC position error caused by instantaneous speed variation.

Blockage-Correction Method for Unsteady Flows in a Closed Test-Section Wind Tunnel (폐쇄형 풍동 시험부 내의 비정상 흐름에 대한 Blockage 보정 기법 연구)

  • An unsteady blockage-correction method utilizing wall pressure distribution on the test section has been developed for the wall interference correction of a closed test-section subsonic wind tunnel. The pressure distribution along the test section wall was decomposed into Fourier series and a quasi-steady method based on a measured-boundary-condition method was applied to each Fourier coefficient. The unsteady correction for a complete test period was accomplished by recombining each corrected terms. The present method was validated by appling computed unsteady flows over a cylinder and an oscillating airfoil in the test sections. The corrected results by the present method agreed well with free-air condition.
