Optimization of 1.2 kV 4H-SiC MOSFETs with Vertical Variation Doping Structure (Vertical Variation Doping 구조를 도입한 1.2 kV 4H-SiC MOSFET 최적화)

  • High-energy bandgap material silicon carbide (SiC) is gaining attention as a next-generation power semiconductor material, and in particular, SiC-based MOSFETs are developed as representative power semiconductors to increase the breakdown voltage (BV) of conventional planar structures. However, as the size of SJ (Super Junction) MOSFET devices decreases and the depth of pillars increases, it becomes challenging to uniformly form the doping concentration of pillars. Therefore, a structure with different doping concentrations segmented within the pillar is being researched. Using Silvaco TCAD simulation, a SJ VVD (vertical variation doping profile) MOSFET with three different doping concentrations in the pillar was studied. Simulations were conducted for the width of the pillar and the doping concentration of N-epi, revealing that as the width of the pillar increases, the depletion region widens, leading to an increase in on-specific resistance (Ron,sp) and breakdown voltage (BV). Additionally, as the doping concentration of N-epi increases, the number of carriers increases, and the depletion region narrows, resulting in a decrease in Ron,sp and BV. The optimized SJ VVD MOSFET exhibits a very high figure of merit (BFOM) of 13,400 KW/cm2, indicating excellent performance characteristics and suggesting its potential as a next-generation highperformance power device suitable for practical applications.

Cost-based Optimization of Block Recycling Scheme in NAND Flash Memory Based Storage System (NAND 플래시 메모리 저장 장치에서 블록 재활용 기법의 비용 기반 최적화)

  • Flash memory based storage has been used in various mobile systems and now is to be used in Laptop computers in the name of Solid State Disk. The Flash memory has not only merits in terms of weight, shock resistance, and power consumption but also limitations like erase-before-write property. To overcome these limitations, Flash memory based storage requires special address mapping software called FTL(Flash-memory Translation Layer), which often performs merge operation for block recycling. In order to reduce block recycling cost in NAND Flash memory based storage, we introduce another block recycling scheme which we call migration. As a result, the FTL can select either merge or migration depending on their costs for each block recycling. Experimental results with Postmark benchmark and embedded system workload show that this cost-based selection of migration/merge operation improves the performance of Flash memory based storage. Also, we present a solution of macroscopic optimal migration/merge sequence that minimizes a block recycling cost for each migration/merge combination period. Experimental results show that the performance of Flash memory based storage can be more improved by the macroscopic optimization than the simple cost-based selection.

  • D-Cube City is a recently completed multi purpose building consisting of four types of facilities; offices, a department store, a hotel, and congregation spaces. A community energy supply system(CES) has been installed to supply this building with electricity, steam, heat, and cold water. The BEMS, building energy management system, is currently being designed to reduce building energy consumption through the efficient operation of the various pieces of building service equipment. In this study the optimal methods for operating the CES of D-Cube City were considered. This system includes three combined heat and power systems, seven steam boilers, two hot water boilers, two absorption chillers, and four turbo chillers, and various other pieces of equipment. In result, the optimal methods of operating the CES for various energy demand levels were obtained along with the seasonal effects on the economic efficiency of the operation. The effect of the amount of energy demanded by the various facility areas on the total energy consumption was also analyzed.

  • The selective catalytic reduction system is a highly effective technique for the denitrification of the flue gases emitted from the industrial facilities. The distribution of mixing ratio between ammonia and nitrogen oxide at the inlet of the catalyst layers is important to the efficiency of the de-NOx process. In this study, computational analysis tools have been applied to improve the uniformity of NH3/NO molar ratio by controlling the flow rate of the ammonia injection nozzles according to the distribution pattern of the nitrogen oxide in the inlet flue gas. The root mean square of NH3/NO molar ratio was chosen as the optimization parameter while the design of experiment was used as the base of the optimization algorithm. As the inlet conditions, four (4) types of flow pattern were simulated; i.e. uniform, parabolic, upper-skewed, and random. The flow rate of the eight nozzles installed in the ammonia injection grid was adjusted to the inlet conditions. In order to solve the two-dimensional, steady, incompressible, and viscous flow fields, the commercial software ANSYS-FLUENT was used with the k-𝜖 turbulence model. The results showed that the improvement of the uniformity ranged between 9.58% and 80.0% according to the inlet flow pattern of the flue gas.

Design Optimization of Heat Exchangers for Solar-Heating Ocean Thermal Energy Conversion (SH-OTEC) Using High-Performance Commercial Tubes (고성능 상용튜브를 사용한 태양열 가열 해양온도차발전용 열교환기 설계 최적화)

  • In this study, the optimal design of heat exchangers, including the evaporator and condenser of a solar-heating ocean thermal energy conversion (SH-OTEC), is investigated. The power output of the SH-OTEC is assumed to be 100 kW, and the SH-OTEC uses the working fluid of R134a and high-performance commercial tubes. The surface heat transfer area and the pressure drop were strongly dependent on the number of tubes, as well as the number of tube passes. To solve the reciprocal tendency between the heat transfer area and pressure drop with respect to the number of tubes, as well as the number of tube passes, a genetic algorithm (GA) with two objective functions of the heat transfer area (the capital cost) and operating cost (pressure drop) was used. Optimal results delineated the feasible regions of heat transfer area and operating cost with respect to the pertinent number of tubes and tube passes. Pareto fronts of the evaporator and condenser obtained from multi-objective GA provides designers or investors with a wide range of optimal solutions so that they can select projects suitable for their financial resources. In addition, the surface heat transfer area of the condenser took up a much higher percentage of the total heat transfer area of the SH-OTEC than that of the evaporator.

PSO-Based PID Controller for AVR Systems Concerned with Design Specification (설계사양을 고려한 AVR 시스템의 PSO 기반 PID 제어기)

  • The proportional-integral-derivative(PID) controller has been widely used in the industry because of its robust performance and simple structure in a wide range of operating conditions. However, the AVR(Automatic Voltage Regulator) as a control system is not robust to variations of the power system parameters. Therefore, it is necessary to use PID controller to increase the stability and performance of the AVR system. In this paper, a novel design method for determining the optimal PID controller parameters of an AVR system using the particle swarm optimization(PSO) algorithm is presented. The proposed approach has superior features, including easy implementation, stable convergence characteristic and good computational efficiency. In order to assist estimating the performance of the proposed PSO-PID controller, a new performance criterion function is also defined. This evaluation function is intended to reflect when the maximum percentage overshoot, the settling time are given as design specifications. The ITAE evaluation function should impose a penalty if the design specifications are violated, so that the PSO algorithm satisfies the specifications when searching for the PID controller parameter. Finally, through the computer simulations, the proposed PSO-PID controller not only satisfies the given design specifications for the terminal voltage step response, but also shows better control performance than other similar recent studies.

  • Generally existing structure analysis was applied to elastic analysis basically in practice. Considering the nonlinear material and the nonlinear geometric to be a more precise analysis, for this reason, The necessity for a structual analysis have been constantly required. Therefore, after optimization is performed, designed a simple model which is applied the principle of nonlinear in this study, a structural analysis of existing experienced users, have a aims at presenting theory and a method in order to perform anyone the analysis easily. In this study, the proposed model applied to die ribs, Regarding the shear load, less strain and stress was generated but strength was sufficient. The initial strain and stress was reconfigured to fit the size and shape, A hyperstudy in conjunction with Abaqus with nonlinear structural analysis, revealed an acceptable maximum and minimum range of stress and under the conditions of minimum strain, the plate made with a constant increment. In the experimental models, the plate thickness was given a power of 40 Newton, according to the thickness of the press die through an iterative process. When the stress and strain was applied to the die thickness, 7-8mm thickness could be obtained by optimizing.

A Study On Memory Optimization for Applying Deep Learning to PC (딥러닝을 PC에 적용하기 위한 메모리 최적화에 관한 연구)

  • In this paper, we propose an algorithm for memory optimization to apply deep learning to PC. The proposed algorithm minimizes the memory and computation processing time by reducing the amount of computation processing and data required in the conventional deep learning structure in a general PC. The algorithm proposed in this paper consists of three steps: a convolution layer configuration process using a random filter with discriminating power, a data reduction process using PCA, and a CNN structure creation using SVM. The learning process is not necessary in the convolution layer construction process using the discriminating random filter, thereby shortening the learning time of the overall deep learning. PCA reduces the amount of memory and computation throughput. The creation of the CNN structure using SVM maximizes the effect of reducing the amount of memory and computational throughput required. In order to evaluate the performance of the proposed algorithm, we experimented with Yale University's Extended Yale B face database. The results show that the algorithm proposed in this paper has a similar performance recognition rate compared with the existing CNN algorithm. And it was confirmed to be excellent. Based on the algorithm proposed in this paper, it is expected that a deep learning algorithm with many data and computation processes can be implemented in a general PC.

  • A high speed ultra-compact lens with a diffractive optical element (DOE) is designed, which can be applied to mobile communication devices such as IMT2000, PDA, notebook computer, etc. The designed hybrid lens has sufficiently high performance of less than f/2.2, compact size of 3.3 mm (1st surf. to image), and wide field angle of more than 30 deg. compared with the specifications of a single lens. By proper choice of the aspheric and DOE surface which has very large negative dispersion, we can correct chromatic and high order aberrations through the optimization technique. From Seidel third order aberration theory and Sweatt modeling, the initial data and surface configurations, that is, the combination condition of the DOE and the aspherical surface are obtained. However, due to the consideration of diffraction efficiency of a DOE, we can choose only four cases as the optimization input, and present the best solution after evaluating and comparing those four cases. On the other hand, we also report dramatic improvement in optical performance by inserting another refractive lens (so-called, field flattener), that keeps the refractive power of an original DOE lens and makes the petzval sum zero in the original DOE lens system. ystem.

Optical System Design for Real-Time 3-Dimension Ophthalmoscope (실시간 3차원 검안경의 광학설계)

  • The display technology on the retina is the key role in inspecting the condition of the patients. 2-dimensional retina image is widely used in the eye examination as of today. Recently, 3-dimensional retina image ones have been introduced to this area, but the quality of the image is not fully satisfied to the operator. For the purpose of developing 3-D retina imaging instrument, the optimization of a 3-D retina imaging system using Code-V tool was investigated in this thesis. He-Ne laser having the wavelength 632.8 nm was used to make a power source to detect the retina. Several lenses and mirrors installed on sledge which were developed to perform focus control on 3-D device were designed to make a beam focusing and direct line. Polygon scanner having 24 mirror facets and galvanometer making tilting movement were utilized to make a 2-D laser plane. Also, design of eye ball had been fulfilled to see the focus of the 2-D plane. Reflected ray from retina detected on the sensor array with the same path. All cognitive components were optimized for aberration correction in order to focus on retina. Results of optimization were compared to those of initial designed optics system. On the basis of above results, the result of third aberration has been corrected to stable values to the optical system. MTF evaluating the resolution of an image has been closely correlated to the diffraction limit and PSF indicating the strength distribution of an image has shown the SR value as 0.9998 having high performance. The possibility of new and powerful 3-D retina image instrument was verified by simulating each component of the instrument by Code-V.
