Oxygen Profiles and Precipitation Behavior in CZ Silicon Crystals Grown in A Transverse Magnetic Field (수평자장 하에서 성장된 CZ 실리콘 단결정의 산소 분포 및 석출거동)

  • Oxygen segregation in horizontal-magnetic-field-applied Czochralski (HMCZ) silicon crystals has been studied as a function of magnetic field strength (B) and crucible rotation rate (C). Along the axis of 57mm din. <100> crystals grown under B=2, 3, 4 kG and C=4-15rpm, the oxygen distribution was usually saw-tooth shaped and fluctuated unevenly. Compared to the conventional CZ method, this result seems to indicate that the horizontal magnetic field, at levels used in the present experiment, had a destabilizing influence on oxygen transport to the growth interface. On the other hand, as C increased, the oxygen fluctuation lessened, and [0] increased overall. At B=2 kG, an oxygen profile in a level of 27-36 ppma was achieved by a programmed ramp of C. Oxygen precipitation behavior of the HMCZ silicon during a simulated device manufacturing process was compared and found to be inferior to that of typical CZ silicon. The uneven oxygen profile in the as-grown state was identified as the major source of poor precipitation uniformity in the HMCZ silicon.

A High-Resolution Agro-Climatic Dataset for Assessment of Climate Change over South Korea (남한지역 기후변화량 평가를 위한 고해상도 농업기후 자료)

  • The daily gridded meteorological information and climatology with high resolution (30m and 270m) was produced from 94 Automated Surface Observing System (ASOS) of Korea Meteorological Administration (KMA) for the past 50 years (1971-current) by different downscaling methods. In addition, the difference between daily meteorological data and the mean state of past 30 years (1981-2010) was calculated for the analysis of climate change. These datasets with GeoTiff format are available from the web interface (https://agecoclim. agmet.kr). The performance of the data is evaluated using 172 Automatic Weather S tation (AWS ) of Rural Development of Administration (RDA). The data have biases lower than 2.0, and root mean square errors (RMSE) lower than 3.8. This data may help to better understand the regional climatic change and its impact on agroecosystem in S outh Korea.

  • On the basis of flow resistance theory the conceptual model and related mathematical descriptions is proposed for resistance modeling of groundwater flow in CPM(continuum Porous medium), DFN(discrete fracture network) and fractured-porous medium. The proposed model is developed on the basis of finite volume method assuming steady-state, constant density groundwater flow. The basic approach of the method is to evaluate inter-block flow resistance values for a staggered grid arrangement, i.e. fluxes are stored at cell walls and scalars at cell centers. The balance of forces, i.e. the Darcy law, is utilized for each control volume centered around the point where the velocity component is stored. The transmissivity (or permeability) at the interface is assumed to be the harmonic average of neighboring blocks. Flow resistance theory was utilized to relate the fluxes between the grid blocks with residual pressures. The flow within porous medium is described by three dimensional equations and that within an individual fracture is described by a two dimensional equivalent of the flow equations for a porous medium. Newly proposed models would contribute to develop flow simulation techniques with various matrix characteristics.

  • An electromagnetic acoustic transducer (EMAT) is a unique probe that does not require a couplant or gel and also can usually generate or detect an ultrasonic wave into specimens across a small gap. It, therefore can be applied in a noncontact mode with a high degree of reproducibility. Especially stiffness of composites depends on layup sequence of CFRP(carbon fiber reinforced plastics) laminates. It is very important to evaluate the layup errors in prepreg laminates. A nondestructive technique can therefore serve as a useful measurement for detecting layup errors. This shear wave for detecting the presence of the errors is very sensitive. A decomposition model has been used in the interpretation and prediction of test results. Test results have been com pared with model data. It is found that the high probability shows between tests and the model utilized in characterizing cured layups of the laminates. Also a C-scan method was used for detecting layup of the laminates because of extracting fiber orientation information from the ultrasonic reflection caused by structural imperfections in the laminates. Therefore, it was found that interface C-scan images show the fiber orientation information by using two-dimensional fast Fourier transform (2-D FFT).

  • Design optimization is a mathematical process to find an optimal solution through the use of formal optimization algorithms. Design plays a vital role in the engineering field; therefore, using design tools in education and research is becoming more and more important. Recently, numerical design optimization in fluid mechanics, which uses computational fluid dynamics (CFD), has numerous applications in the engineering field, because of the rapid development of high-performance computing resources. However, it is difficult to find design optimization software and contents for educational purposes in aerospace engineering. In the present study, we have developed an aerodynamic design framework specifically for an airfoil, based on the EDucation-research Integration through Simulation On the Net (EDISON) portal. The airfoil design framework is composed of three subparts: a geometry kernel, CFD flow analysis, and an optimization algorithm. Through a seamless interface among the subparts, an iterative design process is conducted. In addition, the CFD flow analysis and the design framework are provided through a web-based portal system, while the computation is taken care of by a supercomputing facility. In addition to the software development, educational contents are developed for lectures associated with design optimization in aerospace and mechanical engineering education programs. The software and content developed in this study is expected to be used as a tool for e-learning material, for education and research in universities.

In Situ Observation of Solidification Behavior in Undercooled $Pd_{40}Cu_{30}Ni_{10}P_{20}$ Alloy Melts during Linear Cooling (연속냉각 중 과냉 된 $Pd_{40}Cu_{30}Ni_{10}P_{20}$ 합금 용탕의 실시간 응고거동 관찰)

  • In the undercooled melt of $Pd_{40}Cu_{30}Ni_{10}P_{20}$ alloy, the solidification behavior including nucleation and growth of crystals at the micrometer level has been observed in-situ by use of a confocal scanning laser microscope combined with an infrared image furnace. The $Pd_{40}Cu_{30}Ni_{10}P_{20}$ alloy specimens were cooled from the liquid state to glass transition temperature. 575 K, at various cooling late under a helium gas flow. According to the cooling rate, the morphologies of the solidification front are changed among various types, irregular jog like front, columnar dendritic front, cellular grain, star like shape jog and fine grain, etc. The velocities of the solid-liquid interface are measured to be $10^{-5}{\sim}10^{-8}$ m/s which are at least two orders higher than the theoretical crystal growth rates. Combining the morphologies observed in terms of cooling rates and their solidification behaviors, we conclude that phase separation takes place in the undercooled molten $Pd_{40}Cu_{30}Ni_{10}P_{20}$ alloy. The continuous cooling transformation (CCT) diagram was constructed from solidification onset time at various linear cooling conditions with different rate. The CCT diagram suggests that the critical cooling rate for glassy solidification is about 1.5 K/s, which is in agreement with the previous calorimetric findings.

Construction of an Agent-based Fault-Tolerant Object Group Model (에이전트 기반의 고장허용 객체그룹 모델 구축)

  • We propose an Agent-based Fault Tolerant Object Group model based on the agent technology and FTOG model with replication mechanism for effective object management and fault recovery. We define the five kind of agents - internal processing agent, registration agent, state handling agent, user interface agent, and service agent - that extend the functions of the FTOG model. The roles of the agents in the proposed model are to reduce the remote interactions between distributed objects and provide more effective service execution. To verify the effectiveness of the proposed model, we implemented the Intelligent Home Network Simulator (IHNS) which virtually provides general home networking services. Through the simulations, it is validated that the proposed model decreases the interactions of the object components and supports the effective fault recovery, while providing more stable and reliable services.

Passivation Effects of Excimer-Laser-Induced Fluorine using $SiO_{x}F_{y}$ Pad Layer on Electrical Characteristics and Stability of Poly-Si TFTs ($SiO_{x}F_{y}$/a-Si 구조에 엑시머 레이저 조사에 의해 불소화된 다결정 실리콘 박막 트랜지스터의 전기적 특성과 신뢰도 향상)

  • We report a new in-situ fluorine passivation method without in implantation by employing excimer laser annealing of $SiO_{x}F_{y}$/a-Si structure and its effects on p-channel poly-Si TFTs. The proposed method doesn't require any additional annealing step and is a low temperature process because fluorine passivation is simultaneous with excimer-laser-induced crystallization. A in-situ fluorine passivation by the proposed method was verified form XPS analysis and conductivity measurement. From experimental results, it has been shown that the proposed method is effective to improve the electrical characteristics, specially field-effect mobility, and the electrical stability of p-channel poly-Si TFTs. The improvement id due to fluorine passivation, which reduces the trap state density and forms the strong Si-F bonds in poly-Si channel and $SiO_2/poly-Si$ interface. From these results, the high performance poly-Si TFTs canbe obtained by employing the excimer-laser-induced fluorine passivation method.

The Interfacial Reactions, Phase Equilibria and Electrical Properties of Co/GaAs System (Co/GaAs계의 계면반응, 상평형 밑 전기적 특성에 관한 연구)

  • Interfacial reactions, phase equilibria and elecrrical properties of Co films on (001) oreinted GaAs substrate, in the temperature range 300-$700^{\circ}C$ for 30min. have been investigated using x-ray diffraction and Augger electron spectropcopy. Cobalt started to react with GaAs at 38$0^{\circ}C$ by formation of Co$_{2}$GaAs phase. At 42$0^{\circ}C$, CoGa and CpAs nucleated at the Co and Co$_{2}$GaAs interface and grew with Co$_{2}$GaAs upto 46$0^{\circ}C$. contacts produced in this annealing regime were rectifying and Schottky varrier heights increased from 0.688eV(as-deposite state) up to 0.72eV(42$0^{\circ}C$). In the subsequent reation, the ternary phase started to decompose and lost stoichiometry at 50$0^{\circ}C$. At higher temperature, Co$_{2}$GaAs disappered and CoGa/CoAs/GaAs layer structures were formed. Contacts produced at higher temperature regime(>50$0^{\circ}C$) showed very low effective barriers. The results of interfacial reactions can be understood from the Co-Ga-As ternary phase diagram.

Characterization of the Schottky Barrier Height of the Pt/HfO2/p-type Si MIS Capacitor by Internal Photoemission Spectroscopy (내부 광전자방출 분광법을 이용한 Pt/HfO2/p-Si Metal-Insulator-Semiconductor 커패시터의 쇼트키 배리어 분석)

  • In this study, we used I-V spectroscopy, photoconductivity (PC) yield and internal photoemission (IPE) yield using IPE spectroscopy to characterize the Schottky barrier heights (SBH) at insulator-semiconductor interfaces of Pt/$HfO_2$/p-type Si metal-insulator-semiconductor (MIS) capacitors. The leakage current characteristics of the MIS capacitor were analyzed according to the J-V and C-V curves. The leakage current behavior of the capacitors, which depends on the applied electric field, can be described using the Poole-Frenkel (P-F) emission, trap assisted tunneling (TAT), and direct tunneling (DT) models. The leakage current transport mechanism is controlled by the trap level energy depth of $HfO_2$. In order to further study the SBH and the electronic tunneling mechanism, the internal photoemission (IPE) yield was measured and analyzed. We obtained the SBH values of the Pt/$HfO_2$/p-type Si for use in Fowler plots in the square and cubic root IPE yield spectra curves. At the Pt/$HfO_2$/p-type Si interface, the SBH difference, which depends on the electrical potential, is related to (1) the work function (WF) difference and between the Pt and p-type Si and (2) the sub-gap defect state features (density and energy) in the given dielectric.
