Randomizing the switching frequency (RSF) to reduce the electromagnetic interference (EMI) of switching power converters is a well-known technique that has been previously discussed. The randomized pulse position (RPP) technique, in which the switching frequency is kept fixed while the pulse position (the delay from the starting of the switching cycle to the turn-on instant within the cycle) is randomized, has been previously addressed in the literature for the same purpose. This paper presents a double-hybrid technique (DHB) for EMI reduction in dc-dc switching regulators. The proposed technique employed both the RSF and the RPP techniques. To effectively spread the conducted-noise frequency spectrum and at the same time attain a satisfactory output voltage quality, two parameters (switching frequency and pulse position) were randomized, and a third parameter (the duty ratio) was controlled by a digital compensator. Implementation was achieved using field programmable gate array (FPGA) technology, which is increasingly being adopted in industrial electronic applications. To evaluate the contribution of the proposed DHB technique, investigations were carried out for each basic PWM, RPP, RSF, and DHB technique. Then a comparison was made of the performances achieved. The experimentally investigated features include the effect of each technique on the common-mode, differential-mode, and total conducted-noise characteristics, and their influence on the converter’s output ripple voltage.
In this paper, it was demonstrated that organic thin- film transistors (OTFTs) were fabricated with the organic adhesion layer between an organic semiconductor and a gate insulator by vapor deposition polymerization (VDP) processing. In order to form polymeric film as an adhesion layer, VDP process was also introduced instead of spin-coating process, where polymeric film was co-deposited by high-vacuum thermal evaporation from 6FDA and ODA followed by curing. The saturated slop in the saturation region and the subthreshold nonlinearity in the triode region were c1early observed in the electrical output characteristics in our organic thin film transistors using the staggered-inverted top-contact structure. Field effect mobility, threshold voltage, and on-off current ratio in 15-nm-thick organic adhesion layer were about $0.5\;cm^2/Vs$, -1 V, and $10^6$, respectively. We also demonstrated that threshold voltage depends strongly on the delay time when a gate voltage has been applied to bias stress.
In this paper, we propose a novel shoot-through protection circuit and pulse generator for half-bridge driver IC. We designed a robust half-bridge driver IC over a variation of processes and power supplies. The proposed circuit is composed a delay circuit using a beta-multiplier reference. The proposed circuit has a lower variation rate of dead time and pulse-width over variation of processes and supply voltages than the conventional circuit. Especially, the proposed circuit has more excellent pulse-width matching of set and reset signals than the conventional circuit. Also, the proposed pulse generator is prevented from fault operations using a logic gate. Dead time and pulse-width of the proposed circuit are typical 250 ns, respectively. The variation ratio is 68%(170 ns) of maximum over variation of processes and supply voltages. The proposed circuit is designed using $1\;{\mu}m$ 650 V BCD (Bipolar, CMOS, DMOS) process parameter, and the simulations are carried out using Spectre simulator of Cadence corporation.
A hardware architecture is presented to decode (N, K) polar codes based on a low-density parity-check code-like decoding method. By applying suitable pruning techniques to the dense graph of the polar code, the decoder architectures are optimized using fewer check nodes (CN) and variable nodes (VN). Pipelining is introduced in the CN and VN architectures, reducing the critical path delay. Latency is reduced further by a fully parallelized, single-stage architecture compared with the log N stages in the conventional belief propagation (BP) decoder. The designed decoder for short-to-intermediate code lengths was implemented using the Virtex-7 field-programmable gate array (FPGA). It achieved a throughput of 2.44 Gbps, which is four times and 1.4 times higher than those of the fast-simplified successive cancellation and combinational decoders, respectively. The proposed decoder for the (1024, 512) polar code yielded a negligible bit error rate of 10-4 at 2.7 Eb/No (dB). It converged faster than the BP decoding scheme on a dense parity-check matrix. Moreover, the proposed decoder is also implemented using the Xilinx ultra-scale FPGA and verified with the fifth generation new radio physical downlink control channel specification. The superior error-correcting performance and better hardware efficiency makes our decoder a suitable alternative to the successive cancellation list decoders used in 5G wireless communication.
저 전력회로의 설계를 위해서, 전체 회로의 면적을 줄임으로써 용량성 부하(capacitance)값을 줄이는 방법으로 적절한 트랜지스터를 선택하여 사이징하는 방법을 이용할 수 있는데, 이 때 트랜지스터 사이징을 수행하면서 적당한 위치에 버퍼를 삽입하여주면 더 좋은 결과를 가져올 수 있다. 본 논문은 TILOS 알고리즘을 이용하여 트랜지스터 사이징(sizing)을 수행하는 동시에 버퍼의 삽입을 수행하는 알고리즘 두 가지를 소개하고 이 두 방법을 비교한다. 그 첫 번째 방법은 Template Window를 이용하여 직접 시뮬레이션하는 방법이고 다른 하나는 보외법(Extrapolation)을 이용하는 방법이다. 이와 같이 버퍼를 삽입하면서 트랜지스터 사이징을 수행한 결과, 버퍼를 삽입하지 않을 때 보다 10-20%의 면적감소를 얻었을 수 있었으며 보외법을 이용한 방법 보다 Template Window를 이용했을 때 더 좋은 결과를 얻을 수 있었다.
본 논문에서는 LED 백라이트를 위한 고속 스위칭 전류-펄스 드라이버(Current-Pulse Driver)를 제안하였다. 제안한 전류-펄스 드라이버는 드레인 정규화 전류미러(Regulated Drain Current Mirror : RD-CM)[1]와 고전압 NMOS 트랜지스터(High-Voltage NMOS Transistor : HV-NMOS)로 구성되었다. 동적 gain-boosting 앰프(Dynamic Gain-Boosting Amplifier : DGB-AMP)를 사용하여 전류-펄스 스위칭 응답속도를 향상시켰다. 출력 전류-펄스 스위치가 꺼졌을 때, RD-CM의 HV-NMOS 게이트 커패시턴스에 충전된 전하가 방전되지 않기 때문에 스위치가 다시 켜졌을 때, HV-NMOS 게이트 커패시턴스를 다시 충전할 필요가 없다. 제안한 전류-펄스 드라이버에서는 게이트 커패시턴스의 반복적인 충 방전 시간을 제거함으로써 전류-펄스 스위칭 동작을 고속으로 하도록 하였다. 검증을 위하여 SV/40V 0.5um BCD 공정으로 칩을 제작하였다. 제안한 전류-펄스 드라이버의 스위칭 지연시간을 기존 드라이버에서의 700ns에서 360ns로 줄일 수 있었다.
For advanced TFT-LCD manufacturing processes, dry etching of thin-film layers(a-Si, $SiN_x$, SID & gate electrodes, ITO etc.) is increasingly preferred instead of conventional wet etching processes. To dry etch Al gate electrode which is advantageous for reducing propagation delay time of scan signals, high etch rate, slope angle control, and etch uniformity are required. For the Al gate electrode, some metals such as Ti and Nd are added in Al to prevent hillocks during post-annealing processes in addition to gaining low-resistivity($<10u{\Omega}{\cdot}cm$), high performance to heat tolerance and corrosion tolerance of Al thin films. In the case of AI-Nd alloy films, however, low etch rate and poor selectivity over photoresist are remained as a problem. In this study, to enhance the etch rates together with etch uniformity of AI-Nd alloys, magnetized inductively coupled plasma(MICP) have been used instead of conventional ICP and the effects of various magnets and processes conditions have been studied. MICP was consisted of fourteen pairs of permanent magnets arranged along the inside of chamber wall and also a Helmholtz type axial electromagnets was located outside the chamber. Gas combinations of $Cl_2,{\;}BCl_3$, and HBr were used with pressures between 5mTorr and 30mTorr, rf-bias voltages from -50Vto -200V, and inductive powers from 400W to 800W. In the case of $Cl_2/BCl_3$ plasma chemistry, the etch rate of AI-Nd films and etch selectivity over photoresist increased with $BCl_3$ rich etch chemistries for both with and without the magnets. The highest etch rate of $1,000{\AA}/min$, however, could be obtained with the magnets(both the multi-dipole magnets and the electromagnets). Under an optimized electromagnetic strength, etch uniformity of less than 5% also could be obtained under the above conditions.
본 연구에서는 Metal-Ferroelecric-Semiconductor FET (MFSFET) 소자의 특성을 시뮬레이션 하였다. 시뮬레이션에서는 field-dependent polarization 모델과 square-law FET 모델이 도입되었다. MFSFET 시뮬레이전에서 C-V/sub G/ 곡선은 축적과 공핍 및 반전 영역을 확실하게 나타내었다. 게이트 전압에 따른 캐패시턴스, subthreshold 전류 그리고, 드레인 전류특성에서 강유전체 항전압이 0.5, 1V 일 때, 각각 1, 2V 의 memory window 를 나타내었다. 드레인 전류-드레인 전압 곡선은 증가영역과 포화영역으로 구성되었다. 드레인 전류-드레인 전압 곡선에서 두 부분의 문턱전압에 의해 나타난 포화드레인 전류차이는 게이트 전압이 0, 0.1, 0.2 그리고, 0.3V 일 때, 각각 1.5, 2.7, 4.0 그리고 5.7㎃ 이었다. 시간경과 후의 드레인 전류를 분석하였는데, PLZT(10/30/70) 박막은 10년 후에 약 18%의 포화 전류가 감소하여 우수한 신뢰성을 보였다. 본 모델은 MFSFET 소자의 동작을 예측하는데 중요한 역할을 할 것으로 판단된다.
유한체 $GF(2^m)$의 원소를 표현하기 위한 기저선택은 곱셈기의 효율성에 영향을 미친다. 이중에서 여분표현을 이용한 곱셈기는 모듈러 감산을 빠르게 구성할 수 있는 특징을 이용하여 시간-공간의 trade-off를 효율적으로 제공한다. 따라서 여분표현을 이용한 기존의 곱셈기는 다른 기저로 표현한 곱셈기보다 시간 복잡도 상의 효율성을 제공하나 공간 복잡도가 많이 늘어나는 단점을 가진다. 본 논문에서는 다항식 지수승 연산이 많이 사용된다는 것을 감안해 Left-to-Right 형태의 지수승 환경에 적합한 시간-공간 복잡도 상의 효율성을 가지는 새로운 비트-병렬 곱셈기를 제안한다. 제안하는 곱셈기는 $T_A+({\lceil}{\log}_2m{\rceil})T_x$ 시간 복잡도와 (2m-1)(m+s) 공간 복잡도를 요구하며 ESP(Equally Spaced Polynomial) 기약다항식 기반의 기존 여분표현 곱셈기와 비교해 공간 복잡도는 $2(ms+s^2)$ 감소하며, 시간복잡도는 $T_A+({\lceil}{\log}_2(m+s){\rceil})T_x$에서 $T_A+({\lceil}{\log}_2m{\rceil})T_x$로 감소된다. 본 연구에서는 distributed amplifer를 구성하는 cascode 단위이득단의 공통게이트의 게이트 단자에 가변 커패시터를 연결함으로써 출력 저항 값을 조절하는 방법을 제안한다. Cascode 이득단은 공통 소스 이득단에 비해 높은 이득, 높은 출력저항, 부성저항을 제공하는 등 여러 장점이 있지만 설계시 사용한 트랜지스터 모델이 부정확하고 공정변수가 달라진다면 이득이 떨어지기 시작하는 band edge에서 발진할 위험이 있다. 그러므로 회로가 제작된 이후에도 발진을 막을 수 있는 조절회로가 필요하게 되는데, cascode단위 이득단의 공통 게이트 단자에 연결된 가변 커패시터가 그 역할을 할 수 있다. 제작한 distributed amplifier를 측정해본 결과 가변 커패시터를 조절함으로써 이득 특성을 변화시킬 수 있었으며, 이는 회로의 안정도를 보장할 수 있음을 알 수 있었다. 49GHz의 밴드폭내에서 이득은 $8.92\pm0.82 dB$이며, 군지연은 41GHz 이내에서 $\pm9.3 psec$ 범위 이내였다. 사용된 모든 transistor는 GaAs 기반의 $0.15{\mu}m$ 게이트 길이를 가지 는 p-HEMT이며, distributed amplifier는 총 4개의 이득단으로 구성되어 있다.
