Low Resistivity Ohmic Co/Si/Ti Contacts to P-type 4H-SiC (Co/Si/Ti P형 4H-SiC 오옴성 접합에서 낮은 접촉 저항에 관한 연구)

  • In this letter, we report on the investigation of Si/Ti, Pt/Si/Ti, Co/Si/Ti Ohmic contacts to p-type 4H-SiC. The contacts were formed by a 2-step vacuum annealing at $550^{\circ}C$ for 5 min, $850^{\circ}C$ for 2 min respectively. The contact resistances were measured using the transmission line model method, which resulted in specific $10^{-4}{\Omega}cm^2$, and the physical properties of the contactcontact resistivities in the $9.2{\times}10^{-4}$, $7.1{\times}10^{-4}$ and $4.5{\times}s$ were examined using microscopy, AES(auger electron spectroscopy). AES analysis has shown that, at this anneal temperature, there was a intermixing of the Ti and Si, migration of into SiC. Overlayer of Pt, Co had the effect of decreasing the specific contact resistivity and improving the surface morphology of the annealed contact.

  • This study presents a AC electric railway system analysis using PSCAD/EMTDC for circuit analysis and fault studies. This PSCAD/EMTDC model includes feeder, contact line, rails. Scott-transformer. Auto-transformer and so on. This model is based on four-port network which is an extension of two-port network theory. In order to verify the proposed model, fault studies of a test system are performed.

  • Sapporo subway sets up the integrated information system to be aim at the effective and automatic work from the first time. They are expanding integrated system by introducing IT into Serve system positively which developed for recent several years. To keep up with the big size and high speed of information according to integrated system,. the integrated transmission line system which is basic of the integrated system is changed into the system which apply the newest technology. Also, they are aimed at the next generation traffic system through the cooperation of the local administration, for example, test of the multipurpose card using non-contact IC card. This study reviewed the present state of Sapporo subway, the upgrade of information transmission system, and the function of each serve system those are the order of equipment, management of the running, management of the disaster presentation, signal protection, passenger management etc.

  • Hydraulically driven manipulators are superior to electrically driven ones in the power density and electrical insulation. But an electro-hydraulic manipulator using hydraulic actuators has many nonlinear elements, and its parameter fluctuations are greater than those of electrically driven manipulator. So it is relatively difficult to realize not only stable contact work but also accurate force control for the autonomous field tasks such as the maintenance task of high voltage active electric line or the automatic excavation task by hydraulic excavator.   • This paper presents a method to estimate the position of a mobile robot by using a gyro sensor and accelerometer sensors on it. Together with contact sensors we propose a mapmaking algorithm for an indoor environment where the robot moves. The direction of robot can be estimated through a gyro sensor and the distance is founded out by accelerometers. Then one can presume the position of robot. Using the direction and distance values vector-based mapmaking job can be performed. Tactile sensors help the robot recognize the boundary limit value of indoor environment and decide outer wall line of the map.

  • This paper presents the design and performance of low pull-in voltage MEMS switches for commercial cellular/PCS applications. The switches have all-metal (3 ${\mu}m$ thick Au) movable plates over CPW(Coplanar Waveguide) transmission line. The stress gradient in a movable plate is considered in mechanical design to obtain an accurate pull-in voltage. Series metal-to-metal contact switches are fabricated and evaluated. Those switches exhibit the low loss(<0.2 dB @1.9 GHz) with good isolation(55 dB @1.9 GHz).

  • The specific goal of this research is to develop a non-contact measurement technique of stress waves propagating in a rotating shaft. This technique will enable on-line damage detection in shafts in power-generating systems. To minimize measurement errors due to shaft rotation, we have employed magnetostrictive sensors. The sensors are not only cost-effective but also insensitive to liftoff or fill factors. Several experimental results showed the effectiveness of the present technique. The damage location in a rotating shaft was accurately predicted by the wave signal measured by the present approach.

  • Maglev is a non-contact traffic system in which cars are supported by magnetic force instead of wheels. This is a ground-breaking traffic system providing superior environmental friendliness and cost efficiency due to the minimal noise and vibration offered by its non-contacting nature. We study the present specification and performance of the low speed urban maglev system in Korea and other countries. After set up the test line, to success the "Commercialization of Korean Urban Maglev System" project, we establish proper requirement of maglev system in Korean environment on base of "Daejeon National Science Museum Maglev Establish Project".

  • In this paper, the details of electric traction voltages which are widely used for metro and mainline trains are presented. The problems encountered in catenaries, pressure of the pantograph pan, catenary contact cross sectional area, materials etc are well covered. Catenary height from the rail for main line, bridges, sheds etc is discussed. The catenary running details and switching of one catenary to another are explained. The dead zones in 3 phase grid as well as in DC are presented here. The pantograph structure, blades, shoes etc. for AC/DC EMUs are dealt. The schematic diagram for electrification systems used for railways are given and explained with typical electrical parameters of Indian Railways.

  • The major causes of electrical fire in low-voltage distribution lines are classified into short-circuit fault, overload fault, electric leakage, and electric contact failure. The special principal factor of the fire is electric arc or spark accompanied with such electric faults. This paper studies the development of an electric fire prevention system with detection and alarm of that in case of parallel arc fault occurrence in low-voltage distribution lines. The proposed system is designed on algorithm sensing the instantaneous voltage drop of line voltage at arc fault occurrence. The proposed detector has characteristics of high-speed operation responsibility and superior system reliability from composition using a large number of semiconductor devices. A new sensing control method that shows the detection of parallel arc fault is sensed to ripple voltage drop through a diode bridge full-wave rectifier at electrical accident occurrence. Some experimental tests of the proposed system also confirm the practicality and validity of the analytical results.
