Process Modeling of Germanium Condensation and Application to Nanowire PMOSFET (게르마늄 응축 공정의 모델링과 나노와이어 PMOSFET 응용)

  • In this paper, prcess modeling of germanium condensation has been performed and a germanium PMOSFET having nanowire channel implented by the condensation process has been designed and characterized by device simulations. Based on the previous experimental results, our modeling results demonstrate that the ratio of germanium concentration at the silicon germanium-silicon dioxide interface ($C_S$) to that in the bulk region ($C_B$) which are obtainable during the germanium condensation is approximately 4.03 and the effective diffusion coefficient ($D_{eff}$) of germanium atom is $3.16nm^2/s$. Furthermore, a germanium nanowire-channel PMOSFET having the ultra-thin germanium channel on the silicon core that can be fabricated by the germanium condensation has been designed and characterized. As the result, it is confirmed that the proposed device having the coaxial nanowire consisting of silicon core and germanium channel might have superior performances over the device with either all-silicon or all-germanium channel.

Development of Optimal Control of Heliostat System Using Configuration Factor and Solar Tracking Device (형상계수와 태양추적장치를 이용한 헬리오스타트 제어 시스템 개발)

  • This study aims to develop a system that maximizes the radiative heat transfer from the heliostat to the receiver by using the configuration factor and a solar tracking device. As the heat transfer from the heliostat to the receiver is delivered by solar radiation, the configuration factor commonly utilized for radiation is applied to control the heliostat. Tracking the sun and calculating its position are possible by using an illuminance sensor (CdS) and Simulink. By applying optimized algorithms programmed using Simulink that maximize the configuration factors among the heliostat, receiver, and sun in real time, the solar absorption efficiency of the receiver can be maximized. Simulations were performed on how to change the angle required to control the elevation and azimuthal angle of the heliostat during the daytime with respect to various distances.

  • Bayesian statistics can play a key role in the design and analysis of clinical trials and this has been demonstrated for medical device trials. By 1995 Bayesian statistics had been well developed and the revolution in computing powers and Markov chain Monte Carlo development made calculation of posterior distributions within computational reach. The Food and Drug Administration (FDA) initiative of Bayesian statistics in medical device clinical trials, which began almost 20 years ago, is reviewed in detail along with some of the key decisions that were made along the way. Both Bayesian hierarchical modeling using data from previous studies and Bayesian adaptive designs, usually with a non-informative prior, are discussed. The leveraging of prior study data has been accomplished through Bayesian hierarchical modeling. An enormous advantage of Bayesian adaptive designs is achieved when it is accompanied by modeling of the primary endpoint to produce the predictive posterior distribution. Simulations are crucial to providing the operating characteristics of the Bayesian design, especially for a complex adaptive design. The 2010 FDA Bayesian guidance for medical device trials addressed both approaches as well as exchangeability, Type I error, and sample size. Treatment response adaptive randomization using the famous extracorporeal membrane oxygenation example is discussed. An interesting real example of a Bayesian analysis using a failed trial with an interesting subgroup as prior information is presented. The implications of the likelihood principle are considered. A recent exciting area using Bayesian hierarchical modeling has been the pediatric extrapolation using adult data in clinical trials. Historical control information from previous trials is an underused area that lends itself easily to Bayesian methods. The future including recent trends, decision theoretic trials, Bayesian benefit-risk, virtual patients, and the appalling lack of penetration of Bayesian clinical trials in the medical literature are discussed.

  • These days, the quality of goods is required to improve in the process of manufacturing the semiconductor through the short working hours and clean transportation. The non-contact transport device using magnetic levitation can be a solution in the manufacturing process. The non-contact transport device, using electromagnetic actuation, is the system that can actually transport them by only using attraction force from the electromagnetic source without authentic contact. Moreover, the system using electromagnetic force has a substantial number of benefits ranging from unrestricted design to unlimited expansion. Especially, the price is competitive. The non-contact transport device, using electromagnetic force, has another merits in controlling by giving the same amount of attraction force to ferromagnetic body. By controlling the currents given to coil, the operator is able to decide the direction of the transportation. In order to design the optimal system, we implemented five different things such as the presence of the links below the electromagnetic, the electromagnet changes due to coupling method, the change according to the thickness of the links below electromagnet, due to changes in between electromagnetic distance direction, and the size of the current. Through simulations and the optimum design, it seems to control easily and figure out the exact size of power. It might definitely be the non-contact transport that can sharply reduce tiny scratches and particles in the process of manufacturing the semiconductor.

Simulation Studies for Noninvasive Optical Measurements of Blood-Scattering Changes in a Skin Model with a Large Blood Vessel

  • Monte Carlo simulations were performed for a three-dimensional tissue model with and without an embedded large vessel, to understand how varying vessel geometry affects surface light distribution. Vessel radius was varied from 1 to 5 mm, and vessel depth from 2 to 10 mm. A larger difference in surface fluence rate was observed when the vessel's radius increased. For vessel depth, the largest difference was seen at a depth of approximately 4 mm, corresponding to human wrist region. When the vessel was placed at depths greater than 8 mm, very little difference was observed. We also tested the feasibility of using two source-detector pairs, comprising two detectors distinctly spaced from a common source, to noninvasively measure blood-scattering changes in a large vessel. High sensitivity to blood-scattering changes was achieved by placing the near detector closer to the source and moving the far detector away from the source. However, at longer distances, increasing noise levels limited the sensitivity of the two-detector approach. Our results indicate that the approach using two source-detector pairs may have potential for quantitative measurement of scattering changes in the blood while targeting large vessels near the human wrist region.

  • Process and device simulations were performed to determine the optimal ion implantation conditions to prevent double snapback of high voltage operating DDDNMOS (double diffused drain N-type MOSFET) device for ESD protection. By examining the effects of HP-Well, N- drift and N+ drain ion implantation on the double snapback and avalanche breakdown voltages, it was possible to prevent double snapback and improve the electrostatic protection performance. If the ion implantation concentration of the N- drift region rather than the HP-Well region is optimally designed, it prevents the transition from the primary on-state to the secondary on-state, so that relatively good ESD protection performance can be obtained. Since the concentration of the N- drift region affects the leakage current and the avalanche breakdown voltage, in the case of a process technology with an operating voltage greater than 30V, a new structure such as DPS or colligation of optimal process conditions can be applied. In this case, improved ESD protection performance can be realized.

Auto-Leveling of HID Headlamp Using Preview Control

  • A newly developed high intensity discharge (HID) automotive headlamp results in a high luminous gradient at the cutoff line, and proves the superior concept in safer and more com-fortable nighttime driving. This new headlamp technology Provides drivers expanded night vision by a significantly improved light pattern. However, the HID headlamp may dazzle other traffics during traversing a rough road or encountering an unexpected bump. To resolve this problem, an automatic headlamp leveling device is necessary. A preview control is presented for the design of the leveling system. The proposed control algorithm is capable of attenuating a dynamic glare which is one of the major detractors to a driving in dark roads. Computer simulations using ADAMS are carried out to confirm the effectiveness on the control system.

  • Improvement on the switching characteristic of IGBT by means of the uniform and local lifetime control is studied numerically using two-dimensional simulator, MEDICI. In the case of uniform lifetime control, the on-state and switching characteristics are simulated as a function of lifetime, and compared with the experimental results reported, which allows a relationship between dose of electron irradiation and controlled lifetime. In the case of local lifetime control, simulations are carried out by varying the position, width, and lifetime of the locally controlled region, and the results are compared with the characteristics for the case of the uniform lifetime control. The turn-off time of the device with an optimized locally controlled region is found to decrease from about $4.5\mus$ to 0.11$mutextrm{s}$ while the forward voltage drop increases from 1.37V to 2.61V in comparison with that for the uniform lifetime control.

  • We have carry out numerical simulation of the electric-optical characteristics of organic light emitting diodes with gradient-doped emitting layer which were reported to be effective in improving luminous efficiency and lifetime. In this paper, the basic structure is comprised of ITO/NPB/$Alq_3$:C545T[%]/$Alq_3$/LiF/Al, six devices by separating the emitting layer of $Alq_3$:C545T[%] were studied. As the result, the uniformly-doped devices exhibited superior luminous efficiency-current density characteristics over conventional undoped device. In the case of gradient-doped devices, electric-optical characteristics were improved similar to uniformed-doped devices, unusually the distribution of traped-charge density in the OLED devices was shown as the staircase.

Sliced Multi-modulus Blind Equalization Algorithm

  • Many multi-modulus blind equalization algorithms (MMA) have been presented in the past to overcome the undesirable high misadjustment exhibited by the well-known constant modulus algorithm. Some of these MMA schemes, specifically tailored for quadrature amplitude modulation (QAM) constellations, have also been proved to fix the phase offset error without needing any rotator at the end of the equalizer stage. In this paper, a new multi-modulus algorithm is presented for QAM signals. The contribution lies in the technique to incorporate the sliced symbols (outcomes of decision device) in the multi-modulus-based weight adaptation process. The convergence characteristics of the proposed sliced multi-modulus algorithm (S-MMA) is demonstrated by way of simulations, and it is shown that it gives better steady-state performance in terms of residual inter-symbol interference and symbol-error rate. It has also been shown that the proposed algorithm exhibits lesser steady-state misadjustment compared to the best reported MMA.
