The Fabrication and Characterization of CODE MOSFET (CODE MOSFET 소자의 제작 및 특성)

  • With the MOS device scailing down, the substrate concentration must increase in order to avoid punchthrough leakage current due to the DIBL(Drain Induced Barrier Lowering) effect. However the enhancement of the substrate concentration increases source, drain juntion capacitances and substrate current due to hot elelctron, degrading the speed characteristics and reliability of the MOS devices. In this paper, a new device, called CODE(Channel Only Dopant Enhancement) MOS, an its fabrication are proposed. By comparing the fabricated CODE MOSFET with the conventional device, the improvements on DIBL, substrate current and source, drain juntion capacitances are realized.

  • A gate-recessed structure is introduced to SOI MOSFET's in order to increase the source-to-drain breakdown voltage. A significant increase in the breakdown voltage is observed compared with that of a planar single source/drain SOI MOSFET without inducing the appreciable reduction of the current drivability. We have analyzed the origin of the breakdown voltage improvement by the substrate current measurements and 2-D device simulations, and shown that the breakdown voltage improvement is caused by the reductions in the impact ionization rate and the parasitic bipolar current gain.

  • This paper discusses a triple stage current source GTO inverter system for high power motor drives. The energy rebound circuit of the triple stage inverter not only controls the spike voltage of the GTO inverter but also facilitates PWM control of the thyristor rectifier operated at unity fundamental input power factor. Based on Pspice simulation and experiments, the principles and PWM pulse pattern for removing specific lower harmonics in the inverter's output current are discussed in detail.

  • In this paper, instantaneous reactive power compensation algorithm is proposed and analyzed. The static Var generator developed in this paper is the current source PWM converter using hysteresis comparator method, which compensates the reactive power by detecting each instantaneous phase voltage and line current, independently. Some aspects on the static Var compensator-such as inductance, capacitance, hysteresis width, and switching frequency, etc.-are discussed. The dynamic performances are examined through digital simulation and experimental test.

  • An ion implanter, which can serve as a metal-ion supply, has been constructed and performance tested. Copper ions are generated and extracted from a Bernas ion source with a heating crucible that provides feed gases to sustain the plasma. Sable arc plasmas can be sustained in the ion source for a crucible temperature in excess of $350^{\circ}C$. Stable extraction of the ions is possible for arc Currents less than 0.3 A. Arc currents increase with the induced power of a block cathode and the transverse field in the ion source. $Cu^+$ ions in the extracted beam are separated using a dipole magnet. A $20{\mu}A$ $Cu^+$ ion current can be extracted with a 0.2 A arc current. The ion current can support a dose of $10^{16}ions/cm^2$ over an area of $15\;cm^2$ within a few hours.

Improved LCCT Z-Source DC-AC Inverter for Ripple Reduction of Input Current and Capacitor Voltage (입력전류와 커패시터 전압의 맥동저감을 위한 개선된 LCCT Z-소스 DC-AC 인버터)

  • In this study, an improved LCCT(Inductor-Capacitor-Capacitor-Trans) Z-source inverter(Improved LCCT ZSI) with characteristics of Quasi Z-source inverter(QZSI) and LCCT Z-source inverter(LCCT ZSI) is proposed. The proposed inverter can also reduce the voltage stress and input current/capacitor voltage ripples compared with conventional LCCT ZSI and Quasi ZSI. A two winding trans in Z-impedance network of the conventional LCCT ZSI is replaced by a three winding trans in the proposed inverter. To verify the validity of the proposed inverter, a DSP controlled hardware was made and PSIM simulation was executed for each method. Comparing the current and voltage ripples of each method under the condition of input DC voltage 70[V] and output AC voltage 76[Vrms], the input current and capacitor voltage ripple factors of the proposed inverter were low as 11[%] and 1.4[%] respectively. And, for generation of the same output AC voltage of each method, voltage stress of the proposed inverter was low as 175[V] under the condition of duty ratio D=0.15. As mentioned above, we could know that the proposed inverter have the characteristics of low voltage stress, low ripple factor and low operation duty ratio compared with the conventional methods. Finally, the efficiency according to load change/duty ratio and the transient state characteristics were discussed.

  • This paper deals with the analysis on eddy current looses of high speed permanent magnet synchronous motor (PMSM) for turbo compressor according to voltage source driving. This paper presents analytical procedures for calculation of the eddy current losses using Poynting theorem. On the basis of the magnetic vector potential and a two-dimensional (2-D) cylindrical coordinate system, this paper derived analytical solutions of the eddy current looses using phase current analysis. The eddy current losses of each harmonic obtained by fast Fourier transform (FFT) analysis of phase current are with results obtained from finite-element method (FEM).

  • A novel current-fed energy-recovery sustaining driver (CFERSD) for a PDP is proposed in this paper. Its main idea is to recover the energy stored in the PDP or to inject the input source energy to the PDP by using the current source built-up in the energy recovery inductor. This method provides zero-voltage-switching (ZVS) of all main power switches, the reduction of EMI, and more improved operational voltage margins with the aid of the discharge current compensation. In addition, since the current flowing through the energy recovery inductor can compensate the plasma discharge current flowing through the conducting power switches, the current stress through all main power switches can be considerably reduced. Furthermore, it features a low conduction loss and fast transient time. Operations, features and design considerations are presented and verified experimentally on a 1020X106mm sized PDP, 50kHz-switching frequency, and sustaining voltage 140V based prototype.

Improved Active Power Filter Performance Based on an Indirect Current Control Technique

  • This paper presents a method for the performance improvement of a shunt active power filter (SAPF) using the indirect current control (ICC) scheme. Compared to the conventional direct current control (DCC) scheme, the ICC gives better performance with a lower number of sensors. A simplified and efficient control algorithm using a low cost Intel 80C196KC microcontroller is implemented using only two current sensors for the source current and one voltage sensor for the DC-link voltage of the SAPF circuit. The objective is to eliminate harmonics and to compensate the reactive power produced by non-linear loads such as an uncontrolled rectifier feeding an inductive load. The APF is realized using a three phase voltage source inverter (VSI) with a dc bus capacitor. Experimental results are presented to prove the better performance of the ICC method over the DCC one.

  • A new joint source channel coding reduces both input-width and average current consumption to transmit image data to LCD source drivers. As a source coding, it is based on entropy coding of differential pulse code modulation scheme, especially using median edge detector of image predictor. As a channel coding, it is not a simple pulse amplitude modulation, but linked by source entropy to reduce average amplitude. Simulation results show 1/4 width is achievable by 16-valued transmission with keeping conventional current consumption (0.36 to 1.3).
