NH3 분위기 후열처리에 따른 SiC 기판 위에 성장된 HfO2 박막의 계면 변화 연구

  • SiC는 넓은 에너지갭 (Eg=~3.4 eV)을 갖는 반도체로써, 고전압, 고온에서 동작이 가능하여 기존의 Si기반의 파워디바이스를 대체하기 위한 물질로 많은 연구가 이루어지고 있다. 파워 디바이스의 성능 향상을 위해서는 기판과 절연체 사이의 계면에 생성되는 계면 결함을 감소시켜야 한다. 따라서 본 연구에서는 SiC 기판에 high-k 물질인 HfO2를 증착하여 HfO2/SiC 계면에 유도된 결함을 분석하고 이를 감소시킬 수 있는 방법에 대한 연구를 수행하였다. HfO2 박막은 atomic-layer-deposition (ALD) 방법을 이용하여 SiC 기판 위에 $200^{\circ}C$에서 증착하였다. HfO2 박막 증착 후 NH3 분위기에서 rapid thermal annealing 방법을 이용하여 $600^{\circ}C$에서 1분 동안 열처리 진행하였다. Current-voltage (I-V) 측정을 통해 열처리 전 HfO2/SiC의 절연파괴 전압이 약 8.3 V 임을 확인하였다. NH3 열처리 후 HfO2/SiC의 절연파괴 전압이 10 V로 증가하였으며 누설 전류가 크게 감소하는 것을 확인하였다. 또한 capacitance-voltage (C-V) 측정을 통해 열처리 후 flat band voltage가 negative 방향에서 positive 방향으로 이동함을 확인하였고, 이를 통해 NH3 열처리 방법이 HfO2/SiC 계면에 존재하는 결함을 감소시킬 수 있음을 확인하였다. 전자 구조상의 conduction band edge에 존재하는 결함 준위를 분석하기 위해 x-ray absorption spectroscopy (XAS) 분석을 실시하였고, 열처리 전 HfO2/SiC 계면에 많은 결함 준위가 존재함을 확인하였으며, x-ray photoelectron spectroscopy (XPS) 분석을 통해 이 결함 준위가 oxygen deficiency state과 관련됨을 알 수 있었다. NH3 열처리 후 결과와 비교해보면, oxygen deficiency state가 감소함을 확인하였으며 이로 인해 conduction band edge에 존재하는 결함 준위가 감소함을 알 수 있었다. 따라서, NH3 열처리 방법을 이용하여 HfO2/SiC 계면에 존재하는 결함을 감소시킬 수 있으며, HfO2/SiC의 물리적, 전기적 특성을 향상시킬 수 있다는 결과를 도출하였다.

Synthesis of SiNx:H films in PECVD using RF/UHF hybrid sources

  • In the present study, UHF (320 MHz) in combination with RF (13.56 MHz) plasmas was used for the synthesis of hydrogenated silicon nitride (SiNx:H) films by PECVD process at low temperature. RF/UHF hybrid plasmas were maintained at a fixed pressure of 410 mTorr in the N2/SiH4 and N2/SiH4/NH3 atmospheres. To investigate the radical generation and plasma formation and their control for the growth of the film, plasma diagnostic tools like vacuum ultraviolet absorption spectroscopy (VUVAS), optical emission spectroscopy (OES), and RF compensated Langmuir probe (LP) were utilized. Utilization of RF/UHF hybrid plasmas enables very high plasma densities ~ 1011 cm-3 with low electron temperature. Measurements using VUVAS reveal the UHF source is quite effective in the dissociation of the N2 gas to generate more active atomic N. It results in the enhancement of the Si-N bond concentration in the film. Consequently, the deposition rate has been significantly improved up to 2nm/s for the high rate synthesis of highly transparent (up to 90 %) SiNx:H film. The films properties such as optical transmittance and chemical composition are investigated using different analysis tools.

Detection of Heavy Metal Ions in Aqueous Solution Using Direct Dye Chemosensors

  • Since heavy metal pollution is a significant global environmental problem and very dangerous to human health, the improved methods for detecting heavy metals are required recently. Colorimetric chemosensors are now considered as one of the most effective analytical method used in the environment monitoring. New direct dyes having the function of colorimetric chemosensors were synthesized. When metal ions such as $Al^{3+}$, $Ca^{2+}$, $Cd^{2+}$, $Cr^{3+}$, $Cu^{2+}$, $Fe^{2+}$, $Fe^{3+}$, $Hg^{2+}$, $Li^+$, $Mg^{2+}$, $Na^+$, $Ni^{2+}$, $Pb^{2+}$ and $Zn^{2+}$ were added each solution of new direct dyes, the color of solution was changed and can be easily detected with naked eyes without expensive experimental equipment such as atomic absorption spectrometer (AAS) or inductively coupled plasma?mass spectrometer (ICP-MS). The new benzidine analogues were diazotized and reacted with couplers such as H-acid, J-acid, Chromotropic acid, Nevill-winther acid and gamma acid to synthesize new direct dyes. The structures of the new direct dyes were confirmed by high resolution mass spectrometer (FAB ionization) and evaluated with UV-Vis spectroscopy. The UV-VIS spectroscopy was measured for the dye solutions by adding various concentrations of metal ions. It was observed that the absorbance in UV-Vis spectra was changed as the heavy metal ions were added.

Influence of Citric Acid on the Metal Release of Stainless Steels

  • Knowledge of how metal releases from the stainless steels used in food processing applications and cooking utensils is essential within the framework of human health risk assessment. A new European standard test protocol for testing metal release in food contact materials made from metals and alloys has recently been published by the Council of Europe. The major difference from earlier test protocols is the use of citric acid as the worst-case food simulant. The objectives of this study were to assess the effect of citric acid at acidic, neutral, and alkaline solution pH on the extent of metal release for stainless steel grades AISI 304 and 316, commonly used as food contact materials. Both grades released lower amounts of metals than the specific release limits when they were tested according to test guidelines. The released amounts of metals were assessed by means of graphite furnace atomic absorption spectroscopy, and changes in the outermost surface composition were determined using X-ray photoelectron spectroscopy. The results demonstrate that both the pH and the complexation capacity of the solutions affected the extent of metal release from stainless steel and are discussed from a mechanistic perspective. The outermost surface oxide was significantly enriched in chromium upon exposure to citric acid, indicating rapid passivation by the acid. This study elucidates the effect of several possible mechanisms, including complex ion- and ligand-induced metal release, that govern the process of metal release from stainless steel under passive conditions in solutions that contain citric acid.

Properties and Functions of Melanin Pigment from Klebsiella sp. GSK

  • Purified melanin pigment from Klebsiella sp. GSK was characterized by thermogravimetric, differential thermal, X-ray diffraction and elemental analysis. This melanin pigment is structurally amorphous in nature. It is thermally stable up to $300^{\circ}C$ and emits a strong exothermic peak at $700^{\circ}C$. Its carbon, hydrogen and nitrogen composition is 47.9%, 6.9% and 12.0%, respectively. It was used to scavenge metal ions and free radicals. After immobilizing the pigment and using it to adsorb copper and lead ions, the metal ion adsorption capacity was evaluated by atomic absorption spectroscopy (AAS) and the identity of melanin functional groups involved in the binding of metal ions was determined by Fourier transform infrared (FT-IR) spectroscopy. Batch adsorption studies showed that 169 mg/g of copper and 280 mg/g of lead were adsorbed onto melanin-alginate beads. The metal ion adsorption capacity of the melanin-alginate beads was relatively significant compared to alginate beads. The metal ion desorption capacity of HCl was greater (81.5% and 99% for copper and lead, respectively) than that of EDTA (80% and 71% for copper and lead, respectively). The ability of the melanin pigment to scavenge free radicals was evaluated by inhibition of the oxidation of 2,2-diphenyl-1-picrylhydrazyl (DPPH) and 2,2'-azino-bis(3-ethylbenzothiazoline-6-sulfonic acid) (ABTS) and was shown to be about 74% and 98%, respectively, compared with standard antioxidants.

The Root Cause of the Rate Performance Improvement After Metal Doping: A Case Study of LiFePO4

  • This study investigates a root cause of the improved rate performance of $LiFePO_4$ after metal doping to Fesites. This is because the metal doped $LiFePO_4$/C maintains its initial capacity at higher C-rates than undoped one. Using $LiFePO_4$/C and doped $LiFe_{0.97}M_{0.03}PO_4$/C (M=$Al^{3+}$, $Cr^{3+}$, $Zr^{4+}$), which are synthesized by a mechanochemical process followed by one-step heat treatment, the Li content before and after chemical delithiation in the $LiFePO_4$/C and the binding energy are compared using atomic absorption spectroscopy (AAS) and X-ray photoelectron spectroscopy (XPS). The results from AAS and XPS indicate that the low Li content of the metal doped $LiFePO_4$/C after chemical delithiation is attributed to the low binding energy induced by weak Li-O interactions. The improved capacity retention of the doped $LiFePO_4$/C at high discharge rates is, therefore, achieved by relatively low binding energy between Li and O ions, which leads to fast Li diffusivity.

Study on volume reduction of radioactive perlite thermal insulation waste by heat treatment with potassium carbonate

  • Perlite is one of the major constituents of the radioactive thermal insulation waste (RTIW) originating from nuclear power plants and, for proper waste management, a significant reduction in its volume is required prior to disposal. In this work, the volume reduction of perlite is studied by high-temperature treatment method with using K2CO3 as a flux. The perlite is ground with 0-30 wt% K2CO3, and differential thermal analysis/thermogravimetric analysis is used to monitor the glass transition temperature (Tg) and weight loss. The Tg varied between ~772.2 and 837.1 ℃ with the minima at ~643.5 ℃ with the addition of ~10 wt% K2CO3. It is observed that compared to the pure perlite the volume reduction ratio (VRR) increases with the addition of K2CO3. The VRR of 11.20 is observed with 5 wt% K2CO3 at 700 ℃, as compared to VRR of 5.56 without K2CO3 at 700 ℃. The X-ray photoelectron spectroscopy and scanning electron microscopy are used to characterize perlite samples heat-treated without/with 5 wt% K2CO3 at 700 ℃. Moreover, the atomic absorption spectroscopy indicates that the proposed heat-treatment procedure is able to completely retain the radionuclides present in the perlite RTIW.

X-ray / gamma ray radiation shielding properties of α-Bi2O3 synthesized by low temperature solution combustion method

  • In the present communication, pure and stable α-Bismuth Oxide (Bi2O3) nanoparticles (NPs) were synthesized by low temperature solution combustion method using urea as a fuel and calcined at 500℃. The synthesized sample was characterized by using powder X-ray Diffraction (PXRD), Scanning Electron Microscopy (SEM), Energy dispersive X-ray analysis (EDAX), Transmission Electron Microscopy (TEM), Fourier Transform Infrared Spectroscopy (FTIR) and UV-Visible absorption spectroscopy. The PXRD pattern confirms the formation of mono-clinic, stable and low temperature phase α-Bi2O3. The direct optical energy band gap was estimated by using Wood and Tauc's relation which was found to be 2.81 eV. The characterized sample was studied for X-ray/gamma ray shielding properties in the energy range 0.081-1.332 MeV using NaI (Tl) detector and multi channel analyzer (MCA). The measured shielding parameters agrees well with the theory, whereas, slight deviation up to 20% is observed below 356 keV. This deviation is mainly due to the influence of atomic size of the target medium. Furthermore an accurate theory is necessary to explain the interaction of X-ray/gamma ray with the NPs.The present work opens new window to use this facile, economical, efficient, low temperature method to synthesize nanomaterials for X-ray/gamma ray shielding purpose.

Chain Length Effect of Dialkoxynaphthalene End-Capped Divinylbenzene for OTFT

  • The new organic semiconductors which are composed of divinylbenzene core unit and alkoxynaphthalene on both sides, 1,4-bis-2-(6-octyloxy)naphthalen-2-ylvinylbenzene (BONVB), 1,4-bis-2-(6-decyloxy)naphthalen-2-ylvinylbenzene (BDNVB) and 1,4-bis-2-(6-dodecyloxy)naphthalen-2-ylvinylbenzene (BDDNVB) were synthesized by Wittig reaction. The structures of obtained BONVB, BDNVB and BDDNVB were confirmed by FT-IR and mass spectroscopy. UV-absorption of thin film showed H-aggregates and J-aggregates due to closely packed structure between adjacent molecules. The characterization of vacuum-evaporated films by Xray diffraction (XRD) and atomic force microscopy (AFM) showed that the chain length of alkoxy group affects the crystallinity and morphology. BONVB with octyloxy group showed the mobility of $0.011cm^2/V{\cdot}s$, on/off ratio of $1.31{\times}10^5$, and a subthreshold slope of 0.93 V.

Ab Initio and Experimental Studies on Dibenzothiazyl-Disulfide

  • Ab initio calculations of the structure, atomic charges and natural bond orbital (NBO) have been performed at HF/6-311G** and B3LYP/6-311G** levels for the title compound of dibenzothiazyl-disulfide. The calculated results show that the two nitrogen atoms have the biggest negative charges and they are the potential sites to react with the metallic ions, which make the title compound become a di-dentate ligand. Vibrational frequencies of the title compound have been obtained and compared with the experimental value and the comparison indicates that B3LYP/6-311G** level is better than HF/6-311G** level to predict the vibrational frequencies for the system studied here. For the title compound, electronic absorption spectra calculated by time?ependent density functional theory (TD-DFT) are more accurate than Hartree-Focksingle-excitation CI (CI-Singles) method. NBO analyses show that the electronic transitions are mainly derived from the contribution of bands $\pi\rightarrow\pi^{*}$. Thermodynamic calculated results show that the formation of the title compound from 2-mercaptobenzothiazole is a spontaneous process at room temperature with the change of free Gibbs being negative value.
