RF Power에 따른 Amorphous-InGaZnO 박막의 특성 변화 (The Characteristic Changes of Amorphous-InGaZnO Thin Film according to RF Power)

  • We have studied the optical and electrical properties of a-IGZO thin films on the n-type semiconductor fabricated by RF magnetron sputtering method. The ceramic target was used in which $In_2O_3$, $Ga_2O_3$ and ZnO powder were mixed with 1:1:2 mol% ratio and furnished. The RF power was set at 25 W, 50 W, 75 W and 100 W as a variable process condition. The transmittance of the films in the visible range was above 80%, and it was 92% in the case of 25 W power. AFM analysis showed that the roughness increased as increasing RF power, and XRD showed amorphous structure of the films without any peak. The films are electrically characterized by high mobility above 10 $cm^2/V{\cdot}s$ at low RF power, high carrier concentration and low resistivity. It is required to study further finding the optimal process condition such as lowering the RF power, prolonging the deposition ratio and qualification analysis.

  • A bulk amorphous NiTiZrSiSn powder produced using an inert gas atomization was sprayed by kinetic spraying process that is basically a solid-state deposition process onto a mild steel substrate. They were successfully overlaid onto the mild steel substrate. In order to evaluate the tribological behavior of the kinetic sprayed NiTiZrSiSn BMG (Bulk Metallic Glass) coatings, a partially crystallized coating and a fully crystallized coating were prepared by the isothermal heat treatments. Tribological behaviors were investigated in view of friction coefficient, hardness and amorphous phase fraction of coating layer. Surface morphologies and depth in the wear tracks were observed and measured by scanning electron microscope and alpha-step. From the examination of the scratch wear track microstructure, transition from the ductile like deformation (micro cutting) to the brittle deformation (micro fracturing) in the scratch groove was observed with the increase of the crystallinity.

  • It is known that amorphous BaTiO$_3$ thin films have good insulating properties[1][2]. In this investigation, amorphous BaTiO$_3$ thin films were deposited by rf magnetron sputtering on thick BaTiO$_3$ films of AC powder EL devices which were fabricated by screen-printing. The electrical and optical properties of the EL devices were then investigated. Adding amorphous BaTiO$_3$ thin film, it showed that leakage current density was decreased. Especially, leakage current density was decreased more with he sample of 0.5-hour deposition than the sample of 4-hours deposition. This result led to the improvement of luminous efficiency by 11%. It could be concluded that proper amorphous BaTiO$_3$ thin film deposition improved the surface property of dielectric layer.

  • We investigate the effect of phosphorous content on the microstructure and magnetic properties of Fe83.2Si5.33-0.33xB10.67-0.67xPxCu0.8 (x = 1-4 at.%) nanocrystalline soft magnetic alloys. The simultaneous addition of Cu and P to nanocrystalline alloys reportedly decreases the nanocrystalline size significantly, to 10-20 nm. In the P-containing nanocrystalline alloy, P atoms are distributed in an amorphous residual matrix, which suppresses grain growth, increases permeability, and decreases coercivity. In this study, nanocrystalline ribbons with a composition of Fe83.2Si5.33-0.33xB10.67-0.67xPxCu0.8 (x = 1-4 at.%) are fabricated by rapid quenching melt-spinning and thermal annealing. It is demonstrated that the addition of a small amount of P to the alloy improves the glass-forming ability and increases the resistance to undesirable Fex(B,P) crystallization. Among the alloys investigated in this work, an Fe83.2Si5B10P1Cu0.8 nanocrystalline ribbon annealed at 460℃ exhibits excellent soft-magnetic properties including low coercivity, low core loss, and high saturation magnetization. The uniform nanocrystallization of the Fe83.2Si5B10P1Cu0.8 alloy is confirmed by high-resolution transmission electron microscopy analysis.

철기(Fe Based) 나노결정질 합금 분말코어의 코팅제 및 입도가 연자기적 특성에 미치는 영향 (Influence of Coating Agent and Particle Size on the Soft Magnetic Properties of Fe Based Nano Crystalline Alloy Powder Core)

  • 본 연구는 철기(Fe based) $Fe_{73.5}Si_{13.5}B_9Nb_3Cu_1$ 나노결정 합금의 분말코어(powder core)의 연자기적 특성 향상을 위한 기초연구로서, 절연 코팅제의 첨가량 및 분말입도에 따른 투자율, 코어손실 및 DC 바이어스 특성을 주로 조사하였다. 우선 합금조성을 PFC 장치를 이용하여 비정질 합금리본을 제조한 후, 열처리, 미분쇄 및 분급하여 얻어진 합금분말에 절연 코팅제(PEI)의 첨가량을 0.5, 1.0, 2.0, 2.5 wt%로 변화시켜 $16ton/cm^2$으로 압축성형 및 결정화 열처리하여 제조한 토로이달 나노결정 분말코어($OD12.7mm{\times}ID7.62mm{\times}H4.75mm$)는 절연 코팅제 함량이 증가할수록 투자율은 감소하였지만, 코어손실 및 DC 바이어스 특성은 향상됨을 확인하였다. 이러한 이유는 합금분말 절연 코팅제 첨가량이 증가할수록 비정질 합금분말 입자가 적어져 분말코어의 성형밀도가 낮아지기 때문으로 추정되었으며, 절연 코팅제의 함량은 1 wt%가 가장 적합한 것으로 판단되었다. 또한 절연 코팅제 함량을 1 wt%로 고정하고, 합금분말의 입도에 따라 제조한 분말코어의 경우, 실효투자율 및 코어손실은 입도가 클수록 우수하였지만, DC 바이어스 특성은 인가자장이 증가함에 따라 더욱 나빠짐을 확인하였다. 그 이유는 합금분말 표면의 코팅층 두께 차이에 의한 절연효과, 잔류기공 혹은 분말코어의 성형밀도 차이 등에 기인하는 것으로 추정되었다.

Al-Ni-Y 합금 비정질 리본의 열적 특성 및 리본 압출재의 고온변형 특성 (Thermal Properties of Al-Ni-Y Alloy Amorphous Ribbons and High Temperature Deformation Behavior of Al-Ni-Y Alloy Extrudates Fabricated with Amorphous Ribbons)

  • Hot torsion tests were conducted to investigate the high temperature deformation behavior of $Al_{85}Ni_{10}Y_5$ alloy extrudates fabricated with amorphous ribbons. The powder metallurgy routes, hot pressing and hot extrusion were used to fabricate the extrudates. Thermal properties of amorphous ribbons with different thickness as a function of aging temperature were studied by thin film x-ray dif-fraction (XRD) and differential scanning calorimetry(DSC). The Al phase crystallite firstly formed in the amorphous ribbons and its crystallization temperature($T_x$)Was ~210${\circ}C$ During the processings of consolidation and extrusion, nano-grained structure(~100 nm) was formed in the Al85Ni10Y5 alloy extrudates. The as-extrudated Al85Ni10Y5 alloy and the $Al_{85}Ni_{10}Y_5$ alloy annealed at 250${\circ}C$ for 1 hour showed a flow curve of DRV(dynamic recovery) during hot deformation at 400-550${\circ}C$. On the other hand, the $Al_{85}Ni_{10}Y_5$ alloy annealed at 400${\circ}C$ for 1 hour showed a flow curve of DRX(dynamic recrys-tallization) during hot deformation at 450-500${\circ}C$. Also the flow stress and flow strain of the $Al_{85}Ni_{10}Y_5$ alloy extrudate annealed at 400${\circ}C$ were higher than those at 250${\circ}C$.

기계적 합금화한 비정질 $Fe_{50}Zr_{50}$ 분말의 자기특성 (The Magnetic Properties of Amorphus Phase in Mechanically Alloyed $Fe_{50}Zr_{50}$ Powders)

  • 회전형 볼밀을 이용하여 Ar 분위기에서 기계적 합금화 방법으로 Fe$_{50}$Zr$_{50}$ 비정질을 제조하고 이들의 구조 및 자기적 성질을 투과전자현미경과 SQUID 자력계를 이용하여 조사하였다. 기계적합금화법으로 제조된 분말로 부터 얻은 제한시야 회절도형은 두개의 인접한 halo ring 도형을 나타내며, 이것은 비정질이 Fe rich 한 비정질과 Zr rich 한 두 비정질로이 공존하기 때문이다. 기계적 합금화한 Fe$_{50}$Zr$_{50}$ 비정질 분말에서 비정질상의 큐리온도로 부터 추정된 강자성 Fe-Zr계 비정지상의 Fe 조성은 100시간 합금화한 경우 65 at% 로서, 이것은 비정질의 상분리가 일어났기 때문이며, 이 결과는 회절도형의 분석결과와 일치한다. 기계적 합금화한 Fe$_{50}$Zr$_{50}$ 분말의 스핀파 탄성계수는 100시간 합금화한 경우에는 52.2 meV .angs. 이고, 200시간 합금화 한 경우에는 63.8 meV .angs. 으로 합금화시간이 증가함에 따라 증가하였다. 이것으 200시간 합금화한 경우 부분 결정화에 의하여 .alpha. -Fe가 일부 석출하였기 때문이다.
