Electrical characteristics of polycrystalline 3C-SiC thin film diodes (다결정 3C-SiC 박막 다이오드의 전기적 특성)

  • This paper describes the electrical characteristics of polycrystalline (poly) 3C-SiC thin film diodes, in which poly 3C-SiC thin films on n-type and p-type Si wafers, respectively, were deposited by APCVD using HMDS, $H_{2}$, and Ar gas at $1150^{\circ}C$ for 3 hr. The schottky diode with Au/poly 3C-SiC/Si (n-type) structure was fabricated. Its threshold voltage ($V_{bi}$), breakdown voltage, thickness of depletion layer, and doping concentration ($N_{D}$) value were measured as 0.84 V, over 140 V, 61 nm, and $2.7{\times}10^{19}cm^{-3}$, respectively. Moreover, for the good ohmic contact, Al/poly 3C-SiC/Si (n-type) structure was annealed at 300, 400, and $500^{\circ}C$, respectively for 30 min under the vacuum condition of $5.0{\times}10^{-6}$ Torr. Finally, the p-n junction diodes fabricated on the poly 3C-Si/Si (p-type) were obtained like characteristics of single 3CSiC p-n junction diode. Therefore, poly 3C-SiC thin film diodes will be suitable for microsensors in conjunction with Si fabrication technology.

Superconducting Transitions of $(Pb,V)Sr_2(Ca,Er)Cu_2O_z$ Quenched from High Temperatures

  • The influence of quenching temperature and annealing time on superconducting characteristics has been investigated for a $(Pb_{0.6}V_{0.4})Sr_2(Ca_{0.65}Er_{0.35})Cu_2O_z$ compound. From the resistivity measurements for samples annealed at $400^{\circ}C$ to $860^{\circ}C$ in oxygen and subsequently quenched, it is observed that $T_c$(zero) of the sample decreases with the increase of annealing temperature up to $600^{\circ}C$ and increases again beyond $700^{\circ}C$. Annealings of the sample at $860^{\circ}C$ show that $T_c$(zero) goes through a maximum of 62K with the increase of the annealing time. It is also found that $T_c$(zero) of the sample quenched from high temperature decreases when the sample is subjected to low temperature annealing below. $600^{\circ}C$ in oxygen. The experimental results indicate that the as-prepared samples contain excessive oxygen and removal of this excessive oxygen in as-prepared samples is a key factor in controlling the superconducting properties of the samples and are discussed in connection with thermal gravimetric measurements.

  • Let a graph G = (V, E) be a (p, q) graph. Define $${\rho}\;=\;\{\array{{\frac{p}{2}}&p\text{ is even}\\{\frac{p-1}{2}}\;&p\text{ is odd,}}$$ and M = {±1, ±2, ⋯ ± 𝜌} called the set of labels. Consider a mapping λ : V → M by assigning different labels in M to the different elements of V when p is even and different labels in M to p - 1 elements of V and repeating a label for the remaining one vertex when p is odd. The labeling as defined above is said to be a pair mean cordial labeling if for each edge uv of G, there exists a labeling $\frac{{\lambda}(u)+{\lambda}(v)}{2}$ if λ(u) + λ(v) is even and $\frac{{\lambda}(u)+{\lambda}(v)+1}{2}$ if λ(u) + λ(v) is odd such that ${\mid}\bar{\mathbb{S}}_{{\lambda}_1}-\bar{\mathbb{S}}_{{\lambda}^c_1}{\mid}{\leq}1$ where $\bar{\mathbb{S}}_{{\lambda}_1}$ and $\bar{\mathbb{S}}_{{\lambda}^c_1}$ respectively denote the number of edges labeled with 1 and the number of edges not labeled with 1. A graph G for which there exists a pair mean cordial labeling is called a pair mean cordial graph. In this paper, we investigate the pair mean cordial labeling of graphs which are obtained from path and cycle.

  • Interface formation between $12CaO{\cdot}7Al_2O_3(C12A7:e^-)$ and Alq3 was investigated using in-situ ultra-violet photoelectron spectroscopy (UPS) and X-ray photoelectron spectroscopy (XPS). The work function and vacuum level shift of $C12A7:e^-$ were change by different surface treatment from 2.6eV to 4.2eV. Also vacuum level shift $(\Delta)$ at the interface were from +0.3eV to -0.3eV.

Effects of Carbon Content on Microstructure and Amount of Austenite in As-Cast and Heat-Treated Multi-Component White Cast Iron (다합금계 백주철에 있어서 탄소가 탄화물의 형태에 미치는 영향)

  • 주방상태 및 열처리를 행한 다합금계백주철(Fe-5%Cr-5%V-5%Mo-5%W-X%C(X=0.5, 1.0, 1.5, 2.0, 2.5, 3.0)에 있어서 탄소함량이 탄화물의 형태 및 잔류오스테나이트의 함량에 미치는 영향에 관하여 연구하였다. 주방상태의 경우, 2.0% 이하의 탄소함량에서는 편상MC 및 층상 $M_2C$탄화물만 관찰되었으나 2.5%C 이상의 경우, 편상 및 괴상MC, 층상$M_2C$ 그리고 셀형 $M_7C_3$탄화물이 관찰되었다. 또한, 기지조직내 오스테나이트의 함량도 탄소첨가와 더불어 점차 증가하여 2.5%C에서 84.8%의 최대함량을 나타낸 후, 3.0%C에서는 다시 감소하였다. 또한 열처리한 시편의 경우, 1차탄화물의 형상은 주방상태의 그것과 비슷하였으나 열처리중 기지조직내 용해되었던 C, Cr, V, Mo, W등이 아주 미세한 2차탄화물의 형태로 석출되어 기지조직내 오스테나이트의 함량은 주방상태의 그것에 비해 감소하였다.

Enhanced Efficiency of Organic Electroluminescence Diode Using 2-TNATA:C60 Hole Injection Layer (2-TNATA:C60 정공 주입층을 이용한 유기발광다이오드의 성능 향상 연구)

  • Vacuum deposited 4,4',4"-tris(N-(2-naphthyl)-N-phenylamino)-triphenylamine (2-TNATA), used as a hole injection (HIL) material in OLEDs, is placed as a thin interlayer between indium tin oxide (ITO) electrode and a hole transporting layer (HTL) in the devices. C60-doped 2-TNATA:C60 (20 wt%) film was formed via co-evaporation process and molecular ordering and topology of 2-TNATA:C60 films were investigated using XRD and AFM. The J-V, L-V and current efficiency of multi-layered devices were characterized as well. Vacuum-deposited C60 film was molecularly oriented, but neither was 2-TNATA:C60 film due to the uniform dispersion of C60 molecules in the film. By using C60-doped 2-TNATA:C60 film as a HIL, the current density and luminance of a multi-layered ITO/2-TNATA:C60/NPD/$Alq_3$/LiF/Al device were significantly increased and the current efficiency of the device was increased from 4.7 to 6.7 cd/A in the present study.

DC Accelerated Aging Characteristics of Praseodymium-Based ZnO Varistors Doped with $Dy_2O_3$ ($Dy_2O_3$가 첨가된 프라세오디뮴계 ZnO 바리스터의 DC 가속열화특성)

  • DC accelerating aging characteristics of praseodymium-based ZnO varistors doped with $Dy_2O_3$ were investigated with sintering time. The varistor sintered for 1h exhibited the highest nonlinearity, with a nonlinear exponent of 66.61 and a leakage current of $1.16{\mu}A$, whereas they did not exhibit relatively high stability. The varistor sintered for 2h having nonlinear exponent of 54.81 and leakage current of $2.52{\mu}A$ showed very excellent stability, which the variation rates of varistor voltage, nonlinear exponent, and leakage current are -1.19%, -4.00%, and +75.79% for 2h, under DC accelerated aging stress, such as ($0.85\;V_{1mA}/115^{\circ}C$/24h)+($0.90\;V_{1mA}/120^{\circ}C$/24h)+($0.95\;V_{1mA}/125^{\circ}C$/24h)+($0.95\;V_{1mA}/150^{\circ}C$/24h).

  • The barks of oak trees (Quercus acutissima and Quercus variabilis) were collected, extracted with acetone-$H_2O$ (7:3, v/v), fractionated with hexane, $CH^2C1^2$ EtOAc and -$H_2O$, then freeze dried to give dark brown powder. The EtOAc soluble mixtures of the trees were chromatographed on a Sephadex LH-20 column using a series of aqueous methanol and ethanol-hexane mixture as eluents. The structures of isolated compounds were characterized by $^1H$, $^13C$ and 2D-NMR spectroscopy and molecular weights were determined by FAB-MS spectra. The isolated compounds from Quercus acutissima were (+)-catechin, (+)-gallocatechin, gallic acid and taxifolin-3-O-$\beta$-D-glucopyranoside and the compounds from Quercus variahilis (+)-catechin, caffeic acid and taxifolin-3-O-$\beta$-D-glucopyranoside.

Vanadium Oxide Nanomaterials Prepared Using Urea and Formic Acid as Cathodes for Lithium Batteries (우레아 및 포름산을 이용한 바나듐 산화물 나노소재의 합성 및 전기화학적 특성)

  • $(NH_4)_{0.3}V_2O_5$ nanorods and $V_2O_5$ nanosheets have been synthesized by the reaction of $V_2O_5$ gel via homogeneous precipitation process employing urea and formic acid. The electrochemical and chemical characteristics of these nanomaterials have been investigated using TGA, SEM, FT-IR, XRD, and LSV. The interlayer distance of $(NH_4)_{0.3}V_2O_5$ was about $10.7{\AA}$, and that of $V_2O_5$ synthesized by using formic acid was $14.2{\AA}$. The surface morphology of $(NH_4)_{0.3}V_2O_5$ and $V_2O_5$ showed features that looked like nanorods and nanosheets, respectively. Specific capacity of $(NH_4)_{0.3}V_2O_5$ nanorods prepared at $95^{\circ}C$ was at least 280 mAh/g at 10 mA/g discharge rate.
