Dielectric properties of PZT thin films by 2 step sputtering (2단계 스퍼터링에 의한 PZT 박막의 유전특성)

  • PZT thin films were formed by rf-magnetron sputtering on $Pt/Ti/SiO_2/Si$ substrate. Bulk PZT target containing $5\%$ excess PbO was used. They were formed with in-situ process at $650^{\circ}C$ as total thickness of 175 and 250 nm after the depositing of thin PZT films at room temperature, i. e. 2-step Sputtering. It was found that the ferroelectric perovskite phase is formed at $650^{\circ}C$ by XRD and the interface between room temp.-layer and $650^{\circ}C$ -layer is not existent. In the samples undergoing 2-step sputtering the dielectric constant was 600 or more and the leakage current density was $2{\times}10^{-7}A/cm^2$. So, we found that the room temp.-layer on the bottom electrode stabilize the underlaid layers.

  • In this work, electrochemical characteristics and optical transmittance of carbon nanotubes (CNTs) counter electrodes which had different amount of CNTs in CNTs slurries were analyzed. Two-step heat treatment processes were applied to achieve well-fabricated CNTs electrode. Three sets of CNTs electrodes and dye-sensitized solar cells (DSSCs) with CNTs counter electrodes were prepared. As the amount of CNTs increased, sheet resistance of CNTs electrode decreased. CNTs electrode with low sheet resistance had low electrochemical impedance and fast redox reaction. On the other hand, in case of CNTs counter electrode with low density of CNTs, performance of the dye-sensitized solar cell was improved due to its high optical transmittance. We found that the transmittance of CNTs counter electrode influence the performance of dye-sensitized solar cells.

A Study of Characteristic based on Working Pressure of ITO Electrode for Display (디스플레이용 ITO 전극의 동작 압력에 따른 특성 연구)

  • In this paper, Characteristics of the ITO thin film deposited were analyzed using DC magnetron sputtering in order to investigate the deposition conditions of ITO thin film for transparent electrode. The experiment conditions were atmospheric pressure from 1 to 3[mTorr] with 1 [mTorr] step, bias electric voltage ranged from 260[V] to 330[V] with 10[V] step. The transmittance, refractive index and surface and cross-sectional shape of the deposited thin film were measured with an UV.-VIS. spectrophotometer, ellipsometer and SEM. Such condition as 1~2[mTorr] and near 300[V] voltage the transmittance was over 90[%] and the refractive index more than 2. Therefore, it was confirmed that the appropriate condition for making a highly transparent conductive electrode.

  • The electrochemical reduction of iodine in non-aqueous media have been studied by polarography, chronopotentiometry, cyclic voltammetry and controlled potential coulometry at dropping mercury electrode and platinum, gold and amalgamated platium electrodes. In amphiprotic solvents such as methanol, ethanol, isopropanol and pyridine, iodine were reduced to iodide ions via one step reduction involving 1 electron and in aprotic solvents such as acetonitrile, dimethylformamide and dimethylsulfoxide via two step reduction involving all 3 electrons. The reductions of iodine give well defined polarograms at dropping mercury electrode and irreversible chronopotentiograms at platinum electrode, but less defined irreversible chronopotentiograms at gold and amalgamated platinum electrodes, those are all diffusion controlled. The diffusion coefficients of iodine in various solvents were estimated from the chronopotentiometric data and Sand equation.

  • In order to mitigate the possible hazards from electric shock due to the touch and step voltages, the high resistivity material such as gravel is often spread on the earth's surface in substations. When the grounding electrode is installed in two-layer soil structures, the surface layer soil resistivity is different with the resistivity of the soil contacted with the grounding electrodes. The design of large-sized grounding systems is fundamentally based on assuring safety from dangerous voltages within a grounding grid area. The performance of the grounding system is evaluated by tolerable touch and step voltages. Since the floor surface conditions near equipment to be grounded are changed after a grounding system has been constructed, it may be difficult to determine the tolerable touch and step voltage criteria. In this paper, to propose an accurate and convenient method for evaluating the protective performance of grounding systems, the propriety of the method for evaluating the current flowing through the human body around on a counterpoise buried in two-layer soils is presented. As a result, it is reasonable that the grounding system performance would be evaluated by measuring and analyzing the current flowing through the human body based on dangerous voltages such as the touch or step voltages and the contact resistance between the ground surface and feet.

A Study of Semiconductor Memory Device using a Ferroelectric Material PZT (강유전체 PZT를 이용한 반도체메모리소자에 관한 연구)

  • We investigated Pt and $RuO_2$ as a bottom electrode and PZT thin film for ferroelectric applications. XRD examination shows that a mixed phase of (111) and (200) Pt peak for the temperature ranged from RT to $200^{\circ}C$, and a preferred (111) orientation for the substrate temperature of $300^{\circ}C$. From the XRD and AFM results, we recommend the substrate temperature of $300^{\circ}C$, 80 W for the Pt bottom electrode growth. From the study of an oxygen partial pressure from 0 to 50%, we learned that only Ru metal was grown with $0{\sim}5%$, a mixed phase of Ru and $RuO_2$ for $10{\sim}40%$, pure $RuO_2$ at 50%. Having optimized the bottom electrode growth conditions, we employed two step process in PZT film capacitor: PZT film growth at the low substrate temperature of $300^{\circ}C$ and then post RTA anneal treatments. PZT films were randomly oriented on $RuO_2$ and (110) preferentially oriented on Pt electrode. Leakage current density of PZT film demonstrated two to three orders higher for $RuO_2$ bottom electrode. From C-V results we observed a dielectric constant of PZT film higher than 1200. This paper presents the optimized process conditions of the bottom electrodes and properties of PZT thin films on these electrodes.

A Study on Intrinsic Noise of Capacitively Coupled Active Electrode (용량성 결합 능동 전극의 내부 잡음 분석)

  • The indirect-contact ECG measurement is a newly developed method for unconstrained and nonconscious measurement in daily Life. This study is the first step to reducing the large background noise appearing in indirect-contact ECG. This study built the thermal noise model of capacitively coupled active electrode which is used in indirect-contact ECG. The results show that the level of thermal noise estimated by the thermal noise model is much the same as that of actual background noise for the capacitively coupled active electrode alone. By applying the actual electrical properties of a sample cotton cloth to the thermal noise model, the theoretical level of thermal noise in the indirect-contact ECG was estimated. The results also show that the level of op-amp's intrinsic noise is so small that it can be negligible in comparison with thermal noise of resistors. The relationship between the level of thermal noise and the resistance of the bias resistor was derived, and it is the base for the further study how to choice the optimal resistance for the bias resistor.

Preparation and Electrochemical Characterization of Nitrogen-Doped Porous Carbon Textile from Waste Cotton T-Shirt for Supercapacitors (슈퍼커패시터용 폐면 티셔츠로부터 질소 도핑된 다공성 탄소 직물의 제조 및 전기화학 특성 평가)

  • Hierarchically porous carbon materials with high nitrogen functionalities are extensively studied as high-performance supercapacitor electrode materials. In this study, nitrogen-doped porous carbon textile (N-PCT) with hierarchical pore structures is prepared as an electrode material for supercapacitors from a waste cotton T-shirt (WCT). Porous carbon textile (PCT) is first prepared from WCT by two-step heat treatment of stabilization and carbonization. The PCT is then nitrogen-doped with urea at various concentrations. The obtained N-PCT is found to have multi-modal pore structures with a high specific surface area of 1,299 m2 g-1 and large total pore volume of 1.01 cm3 g-1. The N-PCT-based electrode shows excellent electrochemical performance in a 3-electrode system, such as a specific capacitance of 235 F g-1 at 1 A g-1, excellent cycling stability of 100 % at 5 A g-1 after 1,000 cycles, and a power density of 2,500 W kg-1 at an energy density of 3.593 Wh kg-1. Thus, the prepared N-PCT can be used as an electrode material for supercapacitors.

  • Recently, due to its better photosensitivity in X-ray, the amorphous selenium based photoreceptor is used on digital direct method conversion material. Compared to other photoconductive material, amorphous selenium has good X-ray response characteristic and low leakage current. It has many parameters of detecting X-ray response on selenium. Among of them, it is well known that manufacture of a-Se is the most basic element. In this paper, we fabricated two types of amorphous selenium sample which had time variable. The one was fabricated continuous deposition sample and the other was step by step sample. Thickness of sample was $300{\mu}m$ and top electrode was evaporated gold. We investigated the leakage current and photo current of them and analysed their electrical characteristics. For analyzing morphology of samples, SEM and surface was pictured. We found that step by step deposition method could be applied for novel fabricating amorphous selenium film.

Multilayered Graphene Electrode using One-Step Dry Transfer for Optoelectronics

  • In this study, multilayered graphene was easily transferred to the target substrate in one step using thermal release tape. The transmittance of the transferred graphene according to the number of layers was measured using a spectrophotometer. The sheet resistance was measured using a four-point probe system. Graphene formed using this transfer method showed almost the same electrical and optical properties as that formed using the conventional poly (methyl methacrylate) transfer method. This method is suitable for the mass production of graphene because of the short process time and easy large-area transfer. In addition, multilayered graphene can be transferred on various substrates without wetting problem using the one-step dry transfer method. In this work, this easy transfer method was used for dielectric substrates such as glass, paper and polyethylene terephthalate, and a sheet resistance of ~240 ohm/sq was obtained with three-layer graphene. By fabricating organic solar cells, we verified the feasibility of using this method for optoelectronic devices.
