Phosphorus doping in silicon thin films using a two - zone diffusion method

  • Single crystal and polycrystalline Si thin films were doped with phosphorus by a 2-zone diffusion method to develop the low-resistivity polycrystalline Si electrode for a hemispherical grain. Solid phosphorus source was used in order to achieve uniformly and highly doped surface region of polycrystalline Si films having rough surface morphology. In case of 2-zone diffusion method, it is proved that the heavy doping near the surface area can be achieved even at a relatively low temperature. SIMS analysis revealed that phosphorus doping concentration in case of using solid P as a doping source was about 50 times as that of phosphine source at 750$^{\circ}C$. Also, ASR analysis revealed that the carrier concentration was about 50 times as that of phosphine. In order to evaluate the electrical characteristics of doped polycrystalline Si films for semiconductor devices, MOS capacitors were fabricated to measure capacitance of polycrystalline Si films. In ${\pm}$2 V measuring condition, Si films, doped with solid source, have 8% higher $C_{min}$ than that of unadditional doped Si films and 3% higher $C_{min}$ than that of Si films doped with $PH_3$ source. The leakage current of these films was a few fA/${\mu}m^2$. As a result, a 2-zone diffusion method is suggested as an effective method to achieve highly doped polycrystalline Si films even at low temperature.

Li-free Thin-Film Batteries with Structural Configuration of Pt/LiCoO2/LiPON/Cu and Pt/LiCoO2/LiPON/LiCoO2/Cu (Pt/LiCoO2/LiPON/Cu와 Pt/LiCoO2/LiPON/LiCoO2/Cu 구조를 갖는 Li-free 박막전지)

  • All solid state thin film batteries with two types of cell structure, Pt / $LiCoO_2$ / LiPON / Cu and Pt / $LiCoO_2$ / LiPON / $LiCoO_2$ / Cu, are prepared and their electrochemical performances are investigated to evaluate the effect of $LiCoO_2$ interlayer at the interface of LiPON / Cu. The crystallinity of the deposited $LiCoO_2$ thin films is confirmed by XRD and Raman analysis. The crystalline $LiCoO_2$ cathode thin film is obtained and $LiCoO_2$ as the interlayer appears to be amorphous. The surface morphology of Cu current collector after cycling of the batteries is observed by AFM. The presence of a 10 nm-thick layer of $LiCoO_2$ at the interface of LiPON / Cu enhances the interfacial adhesion and reduces the interfacial resistance. As a result, Li plating / stripping at the interface of LiPON / Cu during charge/discharge reaction takes place more uniformly on Cu current collector, while without the interlayer of $LiCoO_2$ at the interface of LiPON / Cu, the Li plating / stripping is localized on current collector. The thin film batteries with the interlayer of $LiCoO_2$ at the interface of LiPON / Cu exhibits enhanced initial coulombic efficiency, reversible capacity and cycling stability. The thickness of the anode current collector Cu also appears to be crucial for electrochemical performances of all solid state thin film batteries.

Studies on Improved Amylases Developed by Protoplast Fusion of Aspergillus species

  • Improved amylases were developed from protoplast fusants of two amylase-producing Aspergillus species. Twenty regenerated fusants were screened for amylase production using Remazol Brilliant Blue agar. Crude enzyme extracts produced by solid state fermentation of rice bran were assayed for activity. Three variable factors (temperature, pH and enzyme type) were optimized to increase the amylase activity of the parents and selected fusants using rice bran medium and solid state fermentation. Analysis of this optimization was completed using the Central Composite Design (CCD) of the Response Surface Methodology (RSM). Amylase activity assays conducted at room temperature and 80℃ demonstrated that Aspergillus designates, T5 (920.21 U/ml, 966.67 U/ml), T13 (430 U/ml, 1011.11 U/ml) and T14 (500.63 U/ml, 1012.00 U/ml) all exhibited improved function making them the preferred fusants. Amylases produced from these fusants were observed to be active over the entire pH range evaluated in this study. Fusants T5 and T14 demonstrated optimal activity under acidic and alkaline conditions, respectively. Fusants T13 and T14 produced the most amylase at 72 h while parents TA, TC and fusant T5 produced the most amylase after 96 h of incubation. Response surface methodology examinations revealed that the enzyme from fusant T5 was the optimal enzyme demonstrating the highest activity (1055.17 U/ml) at pH 4 and a temperature of 40℃. This enzyme lost activity with further increases in temperature. Starch hydrolysis using fusant T5 gave the highest yield of glucose (1.6158 g/100 ml). The significant activities of the selected fusants at 28 ± 2℃ and 80℃ and the higher sugar yields from cassava starch hydrolysis over their parental strains indicate that it is possible to improve amylase activity using the protoplast fusion technique.

  • The objective of this study is to optimize the shape of doubly curved surface where a conformal array is equipped. That surface is modeled with a double-ellipsoid solid controlled by four parameters. By analyzing the performance of the conformal array beams with the beam pattern synthesis, two design parameters are determined. Then, we define the weighted object function which is formulated as the sum of sharp indexes for directivity index, the elevation resolution, and the bearing resolution. The direct calculation on all grids is used to evaluate the weighted object function and seek the optimal value of two design parameters when the weightings are given. In the simulation, four kinds of weighting cases are respectively applied to evaluate the weighted object function. The optimal shapes of double-ellipsoid solid are shown in each case. Especially, when the uniform weightings are used, the double-ellipsoid solid with more smooth surface is obtained.

Li3PO4 Coated Li[Ni0.75Co0.1Mn0.15]O2 Cathode for All-Solid-State Batteries Based on Sulfide Electrolyte

  • Surface coating of cathodes is an essential process for all-solid-state batteries (ASSBs) based on sulfide electrolytes as it efficiently suppresses interfacial reactions between oxide cathodes and sulfide electrolytes. Based on computational calculations, Li3PO4 has been suggested as a promising coating material because of its higher stability with sulfides and its optimal ionic conductivity. However, it has hardly been applied to the coating of ASSBs due to the absence of a suitable coating process, including the selection of source material that is compatible with ASSBs. In this study, polyphosphoric acid (PPA) and (NH4)2HPO4 were used as source materials for preparing a Li3PO4 coating for ASSBs, and the properties of the coating layer and coated cathodes were compared. The Li3PO4 layer fabricated using the (NH4)2HPO4 source was rough and inhomogeneous, which is not suitable for the protection of the cathodes. Moreover, the water-based coating solution with the (NH4)2HPO4 source can deteriorate the electrochemical performance of high-Ni cathodes that are vulnerable to water. In contrast, when an alcohol-based solvent was used, the PPA source enabled the formation of a thin and homogeneous coating layer on the cathode surface. As a consequence, the ASSBs containing the Li3PO4-coated cathode prepared by the PPA source exhibited significantly enhanced discharge and rate capabilities compared to ASSBs containing a pristine cathode or Li3PO4-coated cathode prepared by the (NH4)2HPO4 source.

A Study on the Hot Cracking Phenomena of Cu-Ni Bearing Hot Rolled Steels (Cu-Ni 첨가형 열연강판의 열간균열현상에 관한 연구)

  • The hot cracking phenomena and phase behaviors during hot working process of Cu-Ni bearing hot rolled steels were investigated by a $90^{\circ}$bending tests, BSE image analysis and EDS analysis. For aNi-free 1.2% Cu bearing steel, the surface hot cracking occurred about $1100^{\circ}C$ due to a liquid state Cu-enriched phase formed continuously at the interface between oxide scale and matrix. The liquid Cu-enriched phase penetrated into austenite grain boundaries and caused surface cracking during the hot working. In case of 0.6% Ni containing 1.2% Cu-Ni bearing steel, solid state Cu-Ni-riched phase existed at the scale/matrix interface as a discontinuous type. But the higher addition of 1.2% Ni, solid state Ni-Cu-riched phase was formed dominantly in the oxide scale. It was found that the addition of Ni suppressed the surface cracking of 1.2% Cu bearing steel by eliminating the liquid state Cu-enriched phase.

Geomechanical analysis of elastic parameters of the solid core of the Earth

  • It follows from the basic principles of mechanics of deformable solids relating to the strength, stability and propagation of elastic waves that the Earth's inner core cannot exist in the form of a spherical structure in the assumed thermobaric conditions and calculation values of physico-mechanical parameters. Pressure level reaches a value that is significantly greater than the theoretical limit of medium strength in the model approximations at the surface of the sphere of the inner core. On the other hand, equilibrium state of the sphere is unstable on the geometric forming at much lower loads under the influence of the "dead" surface loads. In case of the action of "follower" loads, the assumed pressure value on the surface of the sphere is comparable with the value of the critical load of "internal" instability. In these cases, due to the instability of the equilibrium state, propagation of homogeneous deformations becomes uneven in the sphere. Moreover, the elastic waves with actual velocity cannot propagate in such conditions in solid medium. Violation of these fundamental conditions of mechanics required in determining the physical and mechanical properties of the medium should be taken into account in the integrated interpretations of seismic and laboratory (experimental) data. In this case, application of the linear theory of elasticity and elastic waves does not ensure the reliability of results on the structure and composition of the Earth's core despite compliance with the required integral conditions on the mass, moment of inertia and natural oscillations of the Earth.

  • Atomic layer deposition (ALD) provides self-limiting processes based on chemisorption-based reactions. Such unique features allow for superior step coverage, atomic-scale control in thickness, and surface-dependent reaction controls. Furthermore, the surface-limited deposition enables the artificial deposition of oxide and/or metallic materials onto the porous systems as long as the supply is guaranteed in terms of time in providing reactant species and removing the byproducts and redundant reactants. The unique feature of atomic layer deposition is applied to solid oxide fuel cells whose incorporates two porous cathode and anode compartments in addition to the ionic electrolyte. Specific materials are deposited to the surface sites of porous electrodes, with the aim to controlling the triple phase boundaries crucial for the optimized SOFC performances. The effect of ALD on the SOFC performance is characterized using current-voltage characteristics in addition to frequency-dependent impedance spectroscopy. The pros and cons of ALD-controlled SOFCs are discussed toward high-performance SOFC systems.

  • Phase evolution and tribological behavior of Cr-Mo-N multi compositional films with different interlayer were investigated. The films were deposited by hybrid PVD (Physical Vapor Deposition) system consisted of dc unbalanced magnetron (UBM) sputtering and arc ion plating (AIP) sources. A pure molybdenum (Mo) was used as sputtering target and also a pure Cr was used as AIP target to form the Cr-Mo-N films. Various growth planes were found, no textured surface, in all of the multi composition films. Maximum value of microhardness was measured in Cr-Mo-N film with Mo interlayer as 29 GPa. Composition film was mainly showed the aspect of the adhesive wear than CrN film. The friction coefficient was decreased from 0.6 for pure CrN coating to 0.35 for Cr-Mo-N film with Mo interlayer. This result may come from the formation of metal oxide tribo-layer which is known as solid lubricant during the wear test.

Preparation of Activated Carbon Fiber Adsorbent for Low Level CO2 (저농도 이산화탄소 포집을 위한 초미세 탄소섬유 흡착제 제조 연구)

  • Adsorption is a plausible technology using solid adsorbents for dry capture of carbon dioxide ($CO_2$). In general, narrow size distribution of tiny pores and surface chemical functionalities of solid adsorbents enhance the adsorption capacity of gaseous $CO_2$ molecules. In order to utilize the advantages of fibrous adsorbents, this work prepared activated carbon nanofibers (ACNFs) via the electrospinning process using a polymer precursor of polyacylonitrile (PAN). The spun fibers were 390 nm to 580 nm in thickness with an average surface area of $27.3m^2/g$. The surface structure was improved by a programmed thermal activation at $800^{\circ}C$ in $CO_2$ atmosphere. It was also found that the nitrogen-groups including pyrrole and pyridine were created during the activation facilitaing the selective adsorption as forming enhanced active sites. The finally obtained adsorption capacities were 2.74 mmol/g for pure $CO_2$ flow and 0.74mmol/g for 3000 ppm.
