Properties of Silicon Nitride Deposited by RF-PECVD for C-Si solar cell (결정질 실리콘 태양전지를 위한 실리콘 질화막의 특성)

  • Silicon nitride($SiN_x:H$) deposited by radio frequency plasma enhanced chemical vapor deposition(RF-PECVD) is commonly used for anti-reflection coating and passivation in crystalline silicon solar cell fabrication. In this paper, characteristics of the deposited silicon nitride was studied with change of working pressure, deposition temperature, gas ratio of $NH_3$ and $SiH_4$, and RF power during deposition. The deposition rate, refractive index and effective lifetime were analyzed. The (100) p-type silicon wafers with one-side polished, $660-690{\mu}m$, and resistivity $1-10{\Omega}{\cdot}cm$ were used. As a result, when the working pressure increased, the deposition rate of SiNx was increased while the effective life time for the $SiN_x$-deposited wafer was decreased. The result regarding deposition temperature, gas ratio and RF power changes would be explained in detail below. In this paper, the optimized condition in silicon nitride deposition for silicon solar cell was obtained as 1.0 Torr for the working pressure, $400^{\circ}C$ for deposition temperature, 500 W for RF power and 0.88 for $NH_3/SiH_4$ gas ratio. The silicon nitride layer deposited in this condition showed the effective life time of > $1400{\mu}s$ and the surface recombination rate of 25 cm/s. The crystalline silicon solar cell fabricated with this SiNx coating showed 18.1% conversion efficiency.

The Factors. affecting Longevity and its Changing Trend in Korea (한국의 장수동향과 그의 상관요인에 관한 분석)

  • The changing trend of longevity from 1955 through 1985 and its interprovincal variation were studied with longevity rate as indicator. In order to detect the affecting factors of longevity rate, eleven urbanalizational, geographic-environmental, demographic and social-economic variables were employed to carry out multiple stepwise regression analysis. The data used for this study were from Population Census Reports 1955-1985 published by EPB and Year book of Public Health and Social Statistics 1986 published by Ministry of Health and Social Affairs and other reference. Subsequent to that longevity rate decreased during 1950's it has increased continuously by the yeat of 1980's. This trend was especially remarkable in the south area and the GIRI mountain area in Korea. The stepwise regression analysis shows that the longevity rates were significantly associated with the independent variables, and the dependent variables explained at the level of 93.7percent-99.9 percent. Longevity is a reflection of the demographic and socio-economic, environmental and health resourses factor etc., longevity problems cannot be dealt with in isolation. The possible research and services which could be provided by government will be discuss.

  • The efficient and rational transmission rate system is one of the crucial factors in creation of fair and competitive electricity market. Transmission charge can be largely categorized into the line usage charge, system reliability maintenance charge, access charge and others. Therefore, transmission rate structure should be able to reflect these cost components reasonably. This Paper suggests an approach that could be used for the reasonable calcuation of transmission reliability costs with reflection of line sensitivity and line outage rate.

  • The effects of Ge composition variation in $a-Si_{1-x}Ge_x:H$ alloy p-i-n solar cells on the physical properties and current density-voltage characteristics are analyzed by a new simulation modelling based on the update published experimental datas. The simulation modelling includes newly formulated density of gap density spectrum corresponding to Ge composition variation and utilizes the newly derived generation rate formulars which include the reflection coefficients and can apply to multijunction structures as well as single junction structure. The effects in $a-Si_{1-x}Ge_x:H$ single junction are analyzed through the efficiency, fill factor, open circuit voltage, short circuit current density, free carriers, trap carriers, electric field, generation rate and recombination rate. Based on the results analyzed in single junction structure, the applications to multiple junction structures are discussed and the optimal conditions reaching to a high performance are investigated.

  • Ultra-violet rays are very harmful to eye health care. The blocking of ultra-violet rays and a reduction of optical reflection in the visible light range, which is to increase the share of transmitted light, and avoid the formation of ghost images in imaging, are important for the applications of polymer eyeglasses lenses. In this study, the high-refractive index polymer lenses, n=1.67, were fabricated by injection-molded method with the xylene diisocyanate monomer, 2,3-bis-1-propanethiol monomer, and benzotriazol UV absorber (SEESORB 709) mixture. To reduce the reflection of the polymer lens surfaces, multi-layer anti-reflection (AR) coatings were coated for both sides of the polymer lens using an E-beam evaporation system. The optical properties of the UV blocking polymer lens were characterized using a UV-visible spectrometer. The material properties of the thin films, which were composed AR coating layers, refractive index, and surface roughness, were analyzed by ellipsometry and atomic force microscopy. As a result, the fabricated polymer lens perfectly blocked ultra-violet rays below 395 nm with a blocking rate greater than 99%.

  • Wet chemical etching methods were utilized to conduct Si surface texturing, which could enhance photoelectrochemical hydrogen generation rate. Two different etching methods tested, which were anisotropic metal-catalyzed electroless etching and isotropic etching. The Si nano-texture that was fabricated by the anisotropic etching showed ~25% increase in photocurrent for H2 generation. The photocurrent enhancement was attributed to the reduced reflection loss at the nano-textured Si surface, which provided a layer of intermediate density between water and the Si substrate.

  • A chained option is a barrier option activated in the event that the underlying asset price crosses barrier or barriers prior to maturity in a specified order. In this paper, we study the pricing of chained options with the quanto property called the "Quanto chained option". A quanto chained option is a chained option starting at time when the foreign exchange rate has the multiple crossing of specified barriers. We provide closed-form formulas for valuing the quanto chained options based on probabilistic approach.

  • We propose and demonstrate an I/Q demodulator using four-port BPSK demodulator base on additive mixing and reflection-type phase shifter using hybrid technique. Previously, the conventional I/Q demodulator base on multiplicative or additive mixing method divides I/Q signal path from mixer to parallel-to-serial converter. In this paper, we propose new I/Q demodulator without dividing I/Q baseband signal path. The proposed schematic requires half size in implementation and half power consumption in baseband path compared with the conventional receiver. Also, the proposed receiver eliminates parallel-to-serial converter after data decoding. The proposed circuit has been successfully demodulated a QPSK signal with the L-band carrier frequency and 20 Mbps data rate.

Predicting the Frequency of Combustion Instability Using the Measured Reflection Coefficient through Acoustic Excitation

  • In this study, the reflection coefficient (RC) and the flame transfer function (FTF) were measured by applying acoustic excitation to a duct-type model combustor and were used to predict the frequency of the combustion instability (CI). The RC is a value that varies with the excitation frequency and the geometry of the combustor as well as other factors. Therefore, in this study, an experimentally measured RC was used to improve the accuracy of prediction in the cases of 25% and 75% hydrogen in a mixture of hydrogen and methane as a fuel. When the measured RCs were used, an unstable condition was correctly predicted, which had not been predicted when the RCs had been assumed to be a certain value. The reason why the CI occurred at a specific frequency was also examined by comparing the peak of the FTF with the resonance frequency, which was calculated using Helmholtz's resonator analysis and a resonance frequency equation. As the CI occurred owing to the interaction between the perturbation in the rate of heat release and that in the pressure, the CI was frequent when the peak of the FTF was close to the resonance frequency such that constructive interference could occur.
