Cure Characteristics of Ethoxysilyl Bisphenol A Type Epoxy Resin Systems for Next Generation Semiconductor Packaging Materials (새로운 반도체 Packaging용 Ethoxysilyl Bisphenol A Type Epoxy Resin System의 경화특성 연구)

  • The cure properties of ethoxysilyl bisphenol A type epoxy resin (Ethoxysilyl-DGEBA) systems with different hardeners were investigated, comparing with DGEBA and Diallyl-DGEBA epoxy resin systems. The cure kinetics of these systems were analyzed by differential scanning calorimetry with an isothermal approach, and the kinetic parameters of all systems were reported in generalized kinetic equations with diffusion effects. The Ethoxysilyl-DGEBA epoxy resin system showed lower cure conversion rates than DGEBA and Diallyl-DGEBA epoxy resin systems. The conversion rates of these epoxy resin systems with DDM hardener are lower than those with HF-1M hardener. It can be considered that the optimum hardener for Ethoxysilyl-DGEBA epoxy resin system is Phenol Novolac type. These lower cure conversion rates in the Ethoxysilyl-DGEBA epoxy resin systems could be explained by the retardation of reaction molecule movements according to the formation of organic-inorganic hybrid network structure by epoxy and ethoxysilyl group in Ethoxysilyl- DGEBA epoxy resin system.

  • Numerical study with momentum-balanced boundary conditions has been conducted to grasp chemical effects of added $CO_{2}$ and $H_{2}O$ to fuel- and oxidizer-sides on flame structure and NO emission behavior in $CH_{4}$/Air counterflow diffusion flames. The dilution with $H_{2}O$ results in significantly higher flame temperatures and NO emission, but dilution with $CO_{2}$ has much more chemical effects than that with $H_{2}O$. Maximum reaction rate of principal chain branching reaction due to chemical effects decreases with added $CO_{2}$. but increases with added $H_{2}O$. The NO emission behavior is closely related to the production rate of OH, CH and N. The OH radical production rate increases with added $H_{2}O$ but those of CH, N decrease. On the other hand the production rates of OR CH and N decrease with added $CO_{2}$. It is found that NO emission behavior is considerably affected by chemical effects of added $CO_{2}$ and $H_{2}O$.

  • Research on the etching reaction of UO$_2$ with CF$_4$/O$_2$gas mixture plasma is carried out. The reaction rates are investigated as a function of CF$_4$/O$_2$ ratio, plasma power, and substrate temperature. It is found that there exists an optimum CF$_4$/O$_2$ ratio around 4:1 at all temperatures up to 37$0^{\circ}C$ and surface analysis using XPS X-ray Photoelectron Spectroscopy) confirms the result. Peak rate at the optimum gas composition increases with increasing temperature. Highest rate obtained in this study leaches 1050 monolayers/min. at 37$0^{\circ}C$ under r. f. power of 150 W, which is equivalent to about 0.5${\mu}{\textrm}{m}$/min. The rate also increases with increasing r. f. power, thus, higher power and higher substrate temperature will undoubtedly raise the etching reaction rate much further. This reaction seems to be an activated process, whose activation energy will be derived in the following experiments.

Comparison of Phenol Removal between Electrochemical Reaction and Plasma Reaction

  • The characteristics of phenol removal and $UV_{254}$ matters variance were investigated and compared by the variation of operating factors (NaCl concentration, air flow rate, initial phenol concentration) in electrochemical reaction (ER) and dielectric barrier discharge plasma reaction (DBDPR), respectively. The phenol removal rate was shown as $1^{st}$ order both in ER and DBDPR. Also, the absorbance of $UV_{254}$ matters which means aromatic intermediates was analyzed to investigate the complete phenol degradation process. In ER, the phenol degradation and aromatic intermediates production rates increased by the increase of NaCl concentration. However, in DBDPR, the variation of NaCl concentration had no effect on the degradation of phenol and $UV_{254}$ matters. Air flow rate had a little effect on the removal of phenol and the variation of $UV_{254}$ matters in ER. The phenol removal rate in ER was a little higher than that in DBDPR. The produced $H_2O_2$ and $O_3$ amounts in ER were 2 times and 10 times higher than those in DBDPR. The chlorine intermediates ($ClO_2$ and free chlorine) were produced in ER, however, they were not produced in DBDPR.

  • Resource recovery and recycling of materials and products including polyurethanes are viewed as a necessity in today's society. The problems of recycling polyurethane wastes has major technological, economic and ecological significance because polyurethane itself is relatively expensive and its disposal by burning is also costly. In general, the recycling methods for polyurethane could be classified as mechanical, chemical and physical. In the chemical recycling method, there ate hydrolysis, glycolysis, pyrolysis and aminolysis. This study was carried out glycolysis using new method such as sonication and catalyzed reaction. There are kinds of recycled polyols were produced by current method(glycolysis) but, this study were with catalyzed reaction and sonication as decomposers and the chemical properties were analyzed.   • The hydriding kinetic mechanism and the change of the hydriding reaction rate of $MmNi_{4.5}Al_{0.5}$ during the thermally induced hydrogen absorption-desorption cycling are investigated. Comparison of the reaction rate data which are obtained by the pressure sweep method with the theoretical rate equations suggests that the hydriding rate controlling step has changed from the dissociative chemisorption of hydrogen molecules at the surface to the hydrogen diffusion through the hydride phase with the increase of the hydriding fraction. These hydriding kinetic mechanism is not changed during the cycling. However, the intrinsic hydriding reaction rate of $MmNi_{4.5}Al_{0.5}$ after 5500 cycles increases significantly comparing with the activated one. It is suggested that the change of the hydriding kinetic behavior due to intrinsic degradation of $MmNi_{4.5}Al_{0.5}$ can be interpreted as follows ; the formation of nickel cluster at the surface of the sample and the host metal atom exchange in bulk by thermal cycling.

  • It is interesting to discover the reaction kinetics of the newly developed molybdenum containing catalysts. The dissociation/adsorption of nitrogen on molybdenum surface is known to be structure sensitive, which is similar to that of nitrogen on iron surface. The rates over molybdenum nitride catalysts are increased with the increase of total pressure. This tendency is the same as that for iron catalyst, but is quite different from that for ruthenium catalyst. The activation energies of the molybdenum nitride catalysts are almost on the same level, although the activity is changed by the addition of the second component. The reaction rate is expressed as a function of the concentration of reactants and products. The surface nature of $CO_3Mo_3N$ is drastically changed by the addition of alkali, changing the main adsorbed species from $NH_2$ to NH on the surface. The strength of $NH_x$ adsorption is found to be changed by alkali dopping.

  • A magenta azomethine dye(D) was synthesized from the reaction of 3-methyl-1-phenyl-2-pyrazoline-5-one with N,N-diethyl-1,4-phenylenediamine. The magenta azomethine dye was identified on the basis of elemental analysis, $^{13}C-NMR$, infrared, and GC/MS studies. The magenta azomethine dye was decomposed in a basic solution. Rate constants of the fading reaction of magenta azomethine dye in ethanol-water solvent were measured spectrophoto­metrically at 540 nm. Reaction rate was increased with the increase of $[OH\^{-}]\;and\;[H\_{2}O]$ in the region of $[H_{2}O]=11\~40\;M$. The reaction was governed by the following rate law. -d[D]/dt = $\{k_o\;+\;k_{OH}[OH^-][H_{2O}]\}[D]$ A possible mechanism consistent with the empirical rate law has been proposed.
