Visco-Elastic Fracture Analysis of IC Package under Thermal Loading (열하중하에 있는 IC 패키지의 점탄성 파괴해석)

  • The purpose of the paper is to protect the damage of plastic IC package with searching the cause of the fracture due to the delamination and crack when the encapsulant of plastic IC package is on viscoelastic behavior with the effect of creep on high temperature, The model for analysis is the plastic SOJ package with dimpled diepad in the IR soldering process of surface mounting technology. The risk of delamination with calculating the distribution of viscoelastic thermal stress in the package without the crack in the surface mounting process is checked. The package model with the perfect delamination between chip and diepad is chosen to estimate the resistance against fracture in thermal loading with calculating C (t)-integrals according to the change of the design. The optimum design to depress the delamination and crack is presented.

  • Three-dimensional rigid plastic FEM is adopted to analyze the extruding-bulging process of tee tubes. Equivalent strain-rate stress distributions and the deformation characteristic in extruding-bulging process of tee tubes are revealed which provide scientific and reliable basis for correctly designing technologcial scheme and rationally selecting parameters. meanwhile some approaches for three-dimensional rigid plastic FEM are also discussed in this paper

  • The major problems of a plastic injection mould can be devided into two kinds, one is in mould another in injected parts. Most of defects of the former comes from mould design, such as, structure and working. The latter are weld line, warpage, sink mark, burning, flow mark, scratching, shading, black hole and so on. Most of problems in injection molding are difficult to find the reason because of complexity. The purpose of this paper is to improve the quality of plastic injection mould and parts with inquiring the counter plan and analizing troubles of the part of Flat TV Front Cover by flow control method and gas-assisted injection moulding. For minimizing defects of the injection moulded parts, computer aided simulation method for injection mould filling was used. Based on these numerical results, the guidelines of mould design and injection processing condition were established. As a result, the improvement of quality, such as minimizing surface defects of injection moulding parts and troubles in mould was achieved.

  • This paper presents strut-and-tie models for predicting shear strength of RC interior beam-column joints considering the plastic hinge rotation of adjacent beams. On seismic design of frame system, it is controlled beams to occur plastic hinges and to be ductile so as to dissipate earthquake energy efficiently. The plastic hinge deformation of beams is used as analysis parameter in terms of strain of beam tensile bars at column face. The shear strengths of beam-column joints are evaluated by combining direct strut mechanism with truss mechanism. It is assumed that the max force transferred by direct strut mechanism is based on the strength of cracked concrete element, and that by truss mechanism is based on bond capacity.

  • In this paper, we made study for plastic chip antenna, the plastic is Formax with the circle of PVC and its electric characteristics are dielectric constant 1.9, surface current $10{\Omega}$. The proposed antenna same as the conventional antenna are usually constructed with ceramic chip, which are not fragile in nature and don't tend to break easily. Therefore the proposed antenna with its advantage are attractive for application in mobile antenna. We study the dual-band plastic chip antenna resonated at 800Mhz and 1800Mhz. From this study results, we feel confident of application for mobile phone antenna.

  • This paper presents plastic limit loads of piping branch junctions with local wall thinning under combined pressure and in-plane bending, based on systematic three-dimensional finite element limit analyses using elastic-perfectly plastic materials. An ideal branch junction without weld or reinforcement around the intersection is considered with two locations of wall thinning; one in the run pipe, and the other in the branch pipe. Based on FE results, effects of thinning geometries on plastic limit moments are quantified and simple approximations of plastic limit loads are proposed.

  • The purposes of the paper are to analyze the fracture phenomenon by delamination and cracking when the encapsulant of plastic IC package with polyimide coating shows viscoelastic behavior under hygrothermal loading in the IR soldering process and to suggest more reliable design conditions by the approaches of stress analysis and fracture mechanics. The model is the plastic SOJ package with the polyimide coating surrounding chip and dimpled diepad. On the package without cracks, the optimum position and thickness of polyimide coating to decrease the maximum differences of strains at the bonding surfaces of parts of the package are studied. For the model delaminated fully between the chip and the dimpled diepad, C(t)-integral values are calculated for the various design variables. Finally, the optimal values of design variables to depress the delamination and crack growth in the plastic IC package are obtained.

  • Since Outerrace is one of the components of driving shaft for power train of automobile and transmits high torque, high strength and high toughness are necessary so forging process is adopted to manufacture such parts. Therefore, in order to improve strength and toughness, heat treatment is accomplished after plastic deformation(forging). Because Each component of driving shaft is mounted to automobile after a series of forging, machining and heat treatment, in order to evaluate mechanical properties of such components in use, plastic deformation and heat treatment must be considered. So, in this paper, tensile tests are performed with tensile specimens which have passed through a series of upsetting, machining and heat treatment to evaluate mechanical properties of such components.

  • In this paper, the behavior of plastic zone in the notch tip was studied under Loye's Micro Vickers Hardness Measurement Method. The direction forming maximum plastic zone was estimated by finite element analysis. In the experiments, cold rolling sheet SGCD3, SK5 and hot rolling sheet SS41, S4SC was used to study the influence of carbon contents on plastic zone. The standard hardness test specimen and the notch hardness test specimen was made and loaded cyclically. The specimen was aged to stabilize the hardness. After aging treatment, the notch specimen was made and simple tension load of 50% yield strength was applied. The hardness test at the notch tip until the hardness data of standard hardness specimen was checked was performed.

  • The BEM, known as solving boundary value problems, could have some advantages In solving domain problems which are mostly solved by FEM and FDM. Lately, in the elastic-plastic nonlinear problems, BEM could provide the subdomain approach for the region where the plastic deformation could occur and the unknown nodal displacement of this region are added as the unknown of the boundary integral equation for this approach. In this paper, initial stress method was used to establish the formulation of such BEM approach. And a simple rectangular plate having a circular hole was analyzed to verify the suggested method and the result is compared with that from FEM. It is shown that the result of two methods are showing similar stress-strain curves at the root of perforated plate and furthermore the plastic deformation obtained by BEM shows more reasonable behavior than that of FEM.
