Package-On-Package (PoP) technology is developing toward smaller form factors with high-speed data transfer capabilities to cope with high DDR4x memory capacity. The common application processor (AP) used for PoP devices in smartphones has the bottom package as logic and the top package as memory, which requires both thermally and electrically enhanced functions. Therefore, it is imperative that PoP designs consider both thermal and power distribution network (PDN) issues. Stacked packages have poorer thermal dissipation than single packages. Since the bottom package usually has higher power consumption than the top package, the bottom package impacts the thermal budget of the top package (memory). This paper investigates the thermal and electrical characteristics of PoP designs, particularly the bottom package. Findings include that via and dense via-cluster volume have an important role to lower thermal resistance to the motherboard, which can be an effective way to manage chip hot spots and reduce the thermal impact on the memory package. A Cu block and dense via-cluster layout with an optimal location are proposed to drain the heat from the chip hot spots to motherboard which will enhance thermal and electrical performance at the design stage. The analytical thermal results can be used for design guidelines in 3D packaging.
This paper presents the application of topology optimization as a design tool for a steel railway bridge. The choice of a steel railway bridge is dictated by the particular situation that it is suitable for topology optimization design. On the one hand, the current manufacturing techniques for steel structures (additive manufacturing techniques not included) are highly appropriate for material optimization and weight reduction to improve the overall structural efficiency, improve production efficiency, and reduce costs. On the other hand, the design of a railway bridge, especially at higher speeds, is dominated by minimizing the deformations, this being the basic principle of compliance optimization. However, a classical strategy of topology optimization considers typically only one or a very limited number of load cases, while the design of a steel railway bridge is characterized by relatively concentrated convoy loads, which may be present or absent at any location of the structure. The paper demonstrates the applicability of considering multiple load configurations during topology optimization and proves that a different and better optimal layout is obtained than the one from the classical strategy.
In density-based topology optimization, 0/1 solutions are sought. Discrete topological problems are often relaxed with continuous design variables so that they can be solved using continuous mathematical programming. Although the relaxed methods are practical, grey areas appear in the optimum topologies. SIMP (Solid Isotropic Microstructures with Penalization) employs penalty schemes to suppress the intermediate densities. SRV (the Sum of the Reciprocal Variables) drives the solution to a 0/1 layout with the SRV constraint. However, both methods cannot effectively remove all the grey areas. SRV has some numerical aspects. In this work, a new scheme SIMP-SRV is proposed by combining SIMP and SRV approaches, where SIMP is employed to generate an intermediate solution to initialize the design variables and SRV is then adopted to produce the final design. The new method turned out to be very effective in conjunction with the method of moving asymptotes (MMA) when using for the stiffness topology optimization of continuum structures for minimum compliance. The numerical examples show that the hybrid technique can effectively remove all grey areas and generate stiffer optimal designs characterized with a sharper boundary in contrast to SIMP and SRV.

The blanking of thin sheet metal using progressive dies is an important process on production of precision electronic machine parts such as IC leadframe. This paper summarizes the results of simulating the progressive blanking process by means of LS/DYNA. In order to verify the influence of blanking order on the final lead profile and deformed configuration, simulation technique has been proposed and analyzed using a commercial FEM code, LS/DYNA. The results of FE-simulations are in good agreement with the experimental result. After then, to construct rule base in progressive blanking process, FE-simulation has been performed using a simple model. Based on this result rule base is set up and then the blanking order of inner lead is rearranged. Consequently, from the results of FE-simulation using suggested method in this paper, it is possible to predict the shift of lead to manufacture high precision lead frame in progressive blanking process. The proposed method can give more systematic and economically feasible means for designing progressive blanking process.
Selective Catalytic Reduction is effective in the reduction of NOx emission. This research focused to evaluate the performance of a urea-SCR system and was conducted in two procedures. One is SCR reactor test using model gas in order to provide an optimal injection condition itself. In this step, some parametric study on emission temperature, space velocity, aspect ratio and the formation of urea spray were made by using flow visualization and Computation Fluid Dynamics techniques. The basic simulation results contributed in determining the layout for an actual engine test. The other is an engine performance and emission test. The urea injector was placed at the opposite direction of exhaust gases emitted into an exhaust duct and an optimal amount of a reducing agent is estimated accurately under different engine loads and speeds. Furthermore, the variation of NOx emission and applied amount of urea was investigated in terms of modes under the condition of with and without SCR, and other emissions such as PM, CO and NMHC were evaluated quantitatively as well. This research may provide fundamental data for the practical use of urea-SCR in future.
Nowadays, automobile manufacturers are faced with increasing global competition which is required low cost as well as high quality. To reduce shipping and handling cost and delivery time, lots of automobile manufactures tried to build their new factory in the neighborhood of market. Simultaneously, many factories are under construction in developing countries to make efficient use of low-wage workers. However, because systems are installed in developing countries as the same type of domestic facilities, systems have lots of problems such as high installation cost and inefficient use of manpower. To find core problems and generate optimal solution of these problems, thinking process of TOC(Theory Of Constrains) is used. In case of transmission gear machining system, semi-auto system is proposed as the best solution to increase manpower efficiency and system utilization. Semi-auto system consists of automatic machining process and manual transporting process. The system layout is generated based on semi-auto process concept. And, 3D simulation method using QUEST is used to verify production volume of generated system.

Designing sophisticate ship structures that satisfy several design criteria simultaneously with minimum weight and cost is an important engineering issue. For a ship structure composed of a shell and stiffeners, this issue is more serious because their mutual effect has to be addressed. In this study, a two-stage optimization method is proposed for the conceptual design of stiffeners in a ship's prow. In the first stage, a topology optimization method is used to determine a potential stiffener distribution based on the optimal results, whereupon stiffeners are constructed according to stiffener generative theory and the material distribution. In the second stage, size optimization is conducted to optimize the plate and stiffener sections simultaneously based on a parametric model. A final analysis model of the ship-prow structure is presented to assess the validity of this method. The analysis results show that the two-stage optimization method is effective for stiffener conceptual design, which provides a reference for designing actual stiffeners for ship hulls.
In this light of economical engineering, the optimal configurations of ship structure that can save weights, production costs and operation costs should be investigated. This paper presents the general method of optimization based on non-linear programming and its application to weight and/or cost minimization of ship structure. Oil tanker is chosen as a ship type because of simple layout and easy calculation of stress. With the data of 16,200 DWT oil tanker built by KSEC 1980, this paper shows the procedure mentioned above by means of SUMT combined with two selected search methods. Then the differences between original and redesigned tanker structures are discussed.
