  • This paper presents the design results of peripheral circuits of non-volatile memory of nano floating gate cells. The designed peripheral circuits included command decoder, decoders, sense amplifiers and oscillator, which are targeted with 0.35um technology EEPROM process for operating test and reliable test. The simulation results show each operation and test mode of output voltage for word line, bit line, well and operating of sense amplifier.

  • The electrical characteristics of band-gap engineered tunneling barriers consisting of thin $SiO_2$ and $Si_3N_4$ dielectric layers were investigated. The band structure of stacked tunneling barriers was studied and the effectiveness of these tunneling barriers was compared with that of the conventional tunneling barrier. The band-gap engineered tunneling barriers show the lower operation voltage, faster speed and longer retention time than the conventional $SiO_2$ tunnel barrier. The thickness of each $SiO_2$ and $Si_3N_4$ layer was optimized to improve the performance of non-volatile memory.

  • Ferroelectric Sr$_2$(Nb, Ta)$_2$O$_{7}$(SNTO), La$_2$Ti$_2$O$_{7}$(LTO) thin films were prepared by sol-gel processes. SNTO, LTO thin films were spin-coated on Pt/TiO$_2$/SiO$_2$/Si(100). Pt/Ti/SiO$_2$/Si(100). PT/ZrO$_2$/SiO$_2$/Si(100) substrates. After multiple coating, dried thin films were heat-treated for decomposition of residual organics and crystallization. Dielectric and other relevant electrical properties were measured and the results showed a little possibility in ferroelectric gate random access memory devices.ces.

  • 낸드 플래시 메모리는 저 전력, 빠른 동작 속도, 높은 신뢰성, 가벼운 무게와 같은 특성을 가지는 비휘발성 메모리로써 폭넓은 분야에서 사용이 증가하고 있다. 그러나 낸드 플래시 메모리는 기존의 보조 기억 장치와 달리 쓰기 전 소거와 낮은 수명에 대한 문제가 존재한다. 기존의 많은 연구에서는 가비지 컬렉션을 통해 수명을 연장하기 위해 노력하였다. 본 논문에서는 낸드 플래시 메모리에 삭제 구간 정보를 활용한 가비지 컬렉션 기법을 제안한다. 제안하는 기법은 "N 삭제 구간 정보"를 이용하여 효과적인 희생블록을 선정하는 특징이 있다. 제안하는 기법은 GA 기법과 비교하여 평균 페이지 이주비용은 최대 50.1% 감소하였으며, 블록 당 소거 횟수의 표준 편차는 최대 233% 감소하였다. 또한, 낸드 플래시 메모리 시스템의 첫 번째 배드 블록 발생 시간은 최대 22.7% 연장하였고, 시스템 수명은 최대 16.7% 연장하였다.

  • Resistance random access memory (ReRAM) is a promising candidate for next-generation nonvolatile memory because of its advantageous qualities such as simple structure, superior scalability, fast switching speed, low-power operation, and nondestructive readout. We investigated the resistive switching behavior of tantalum oxide that has been widely used in dynamic random access memories (DRAM) in the present semiconductor industry. As a result, it possesses full compatibility with the entrenched complementary metal-oxide-semiconductor processes. According to previous studies, TiN is a good oxygen reservoir. The TiN top electrode possesses the specific properties to control and modulate oxygen ion reproductively, which results in excellent resistive switching characteristics. This study presents fully room temperature fabricated the TiN/$TaO_x$/Pt devices and their electrical properties for nonvolatile memory application. In addition, we investigated the TiN electrode dependence of the electrical properties in $TaO_x$ memory devices. The devices exhibited a low operation voltage of 0.6 V as well as good endurance up to $10^5$ cycles. Moreover, the benefits of high devise yield multilevel storage possibility make them promising in the next generation nonvolatile memory applications.

  • Hand-held devices such as smart phones exploit flash memory based storages to store data for processing jobs. Since the flash memory, non-volatile memory, is able to store mass data, it is required to use the index for processing queries. However, the flash memory has the shortcomings that it does not support the overwrite operation and its write operation is very slow. In this paper, we build the fixed grid file, one of the multi-dimensional spatial index, on a flash memory and evaluate the performance test.

  • Chalcogenide phase change memory has high performance to be next generation memory, because it is a nonvolatile memory processing high programming speed, low programming voltage, high sensing margin, low consumption and long cycle duration. We have developed a new material of PRAM with $Ge_1Se_1Te_2$. This material has been propose to solve the high energy consumption and high programming current. We have investigated the phase transition behaviors in function of various process factor including contact size, cell size, and annealing time. As a result, we have observed that programming voltage and writing current of $Ge_1Se_1Te_2$ are more improved than $Ge_2Sb_2Te_5$ material.

  • Non-volatile RAM (NVRAM) is a form of next-generation memory that has both characteristics of nonvolatility and byte addressability each of which can be found in nonvolatile storage and RAM, respectively. The advent of NVRAM may possibly bring about drastic changes to the system software landscape. When NVRAM is efficiently exploited in the system software layer, we expect that the system performance can be significantly improved. In this regards, we attempt to develop a new Flash file system, named MiNVFS (Metadata in NVram File System). MiNVFS maintains all the metadata in NVRAM, while storing all file data in Flash memory. In this paper, we present quantitative experimental results that show how much performance gains can be possible by exploiting NVRAM. Compared to YAFFS, a typical Flash file system, we show that MiNVFS requires only minimal time for mounting. MiNVFS outperforms YAFFS by an average of around 400% in terms of the total execution time for the realistic workloads that we considered.

Persistent Page Table and File System Journaling Scheme for NVM Storage (비휘발성 메모리 저장장치를 위한 영속적 페이지 테이블 및 파일시스템 저널링 기법)

  • Even though Non-Volatile Memory (NVM) is used for data storage, a page table should be built to access data in it. And this observation leads us to the Persistent Page Table (PPT) scheme that keeps the page table in NVM persistently. By the way, processors have different page table structures and really operational page table cannot be built without virtual and physical addresses of NVM. However, those addresses are determined dynamically when NVM storage is attached to the system. Thus, the PPT should have system-independent and also address-independent structure and really working system-dependent page table should be built from the PPT. Moreover, entries of PPT should be updated atomically and, in this paper, we describe the design of PPT that meets those requirements. And we investigate how file systems can decrease the journaling overhead with the swap operation, which is a new operation created by the PPT. We modified the Ext4 file system in Linux and experiments conducted with Filebench workloads show that the swap operation enhances file system performance up to 60%.

Garbage Collection Technique for Balanced Wear-out and Durability Enhancement with Solid State Drive on Storage Systems

  • Recently, the use of NAND flash memory is being increased as a secondary device to displace conventional magnetic disk. NAND flash memory, as one among non-volatile memories, has many advantages such as low power, high reliability, low access latency, and so on. However, NAND flash memory has disadvantages such as erase-before-write, unbalanced operation speed, and limited P/E cycles, unlike conventional magnetic disk. To solve these problems, NAND flash memory mainly adopted FTL (Flash Translation Layer). In particular, garbage collection technique in FTL tried to improve the system lifetime. However, previous garbage collection techniques have a sensitive property of the system lifetime according to write pattern. To solve this problem, we propose BSGC (Balanced Selection-based Garbage Collection) technique. BSGC efficiently selects a victim block using all intervals from the past information to the current information. In this work, SFL (Search First linked List), as the proposed block allocation policy, prolongs the system lifetime additionally. In our experiments, SFL and BSGC prolonged the system lifetime about 12.85% on average and reduced page migrations about 22.12% on average. Moreover, SFL and BSGC reduced the average response time of 16.88% on average.
