Stepwise Ni-silicide Process for Parasitic Resistance Reduction for Silicon/metal Contact Junction

  • The parasitic resistance is studied to silicon/metal contact junction for improving device performance and to lower contact/serial resistance silicide in natural sequence. In this paper constructs the stepwise Ni silicide process for parasitic resistance reduction for silicon/metal contact junction. We have investigated multi-step Ni silicide on SiGe substrate with stepwise annealing method as an alternative to compose more thermally reliable Ni silicide layer. Stepwise annealing for silicide formation is exposed to heating environment with $5^{\circ}C/sec$ for 10 seconds and a dwelling for both 10 and 30 seconds, and ramping-up and the dwelling was repeated until the final annealing temperature of $700\;^{\circ}C$ is achieved. Finally a direct comparison for single step and stepwise annealing process is obtained for 20 nm nickel silicide through stepwise annealing is $5.64\;{\Omega}/square$ at $600\;^{\circ}C$, and it is 42 % lower than that of as nickel sputtered. The proposed stepwise annealing for Ni silicidation can provide the least amount of NiSi at the interface of nickel silicide and silicon, and it provides lower resistance, higher thermal-stability, and superior morphology than other thermal treatment.

Preparation and Electrochemical Behaviors of Petal-like Nickel Cobaltite/Reduced Graphene Oxide Composites for Supercapacitor Electrodes

  • Petal-like nickel cobaltite ($NiCo_2O_4$)/reduced graphene oxide (rGO) composites with different $rGO-to-NiCo_2O_4$ weight ratios were synthesized using a simple hydrothermal method and subsequent thermal treatment. In the $NiCo_2O_4/rGO$ composite, the $NiCo_2O_4$ 3-dimensional nanomaterials contributed to the improvement of electrochemical properties of the final composite material by preventing the restacking of the rGO sheet and securing ion movement passages. The composite structure was examined by field-emission scanning electron microscopy (FE-SEM), transmission electron microscopy (TEM), and Fourier-transform infrared (FT-IR) spectroscopy. The FE-SEM and TEM images showed that petal-like $NiCo_2O_4$ was supported on the rGO surface. Cyclic voltammetry (CV), galvanostatic charge-discharge (GCD), and electrochemical impedance spectroscopy (EIS) were used for the electrochemical analysis of composites. Among the prepared composites, $0.075g\;rGO/NiCo_2O_4$ composite showed the highest specific capacitance of $1,755Fg^{-1}$ at a current density of $2Ag^{-1}$. The cycle performance and rate capability of the composite material were higher than those of using the single $NiCo_2O_4$ material. These nano-structured composites could be regarded as valuable electrode materials for supercapacitors that require superior performance.

  • Nickel (Ni) is a kind of the rare earth resources. Since Ni-containing waste is drained after several plating operations in the factories, the effective recycling technique has been expected to be introduced. An actual magnetic separation technique using HTS bulk magnet generating the strong magnetic field has succeeded in collecting the paramagnetic slurry containing Ni-sulphate coarse crystals which were fabricated from the Ni-plating waste. The Ni compound in the collected slurry was identified as NiSO4/6H2O, showing slight differences in the particle size and magnetic susceptibility between the samples attracted and not-attract to the magnetic pole. This preferential extraction suggests us a novel recycling method of Ni resource because the compound is capable of recycling back to the plating processes as a raw material.

  • An investigation on the recovery of nickel from spent electroless plating solutions has been performed using the electrowinning method. For this aim, nickel in spent electroless plating solutions was separated as nickel hydroxide through the addition of caustic soda. Nickel hydroxide was completely dissolved with sulfuric acid and an electrolysis was performed for electrowinning of nickel from nickel solutions. As a result, it was found that more than 99% of nickel in spent electroless plating solutions could be precipitated as nickel hydroxide above pH 10 with the addition of caustic soda. As far as the current efficiency in electrowinning of nickel was concerned, it was decreased with increase in the current density.

  • In this study HDS(hydrodesulfurization) of thiophene was researched over nickel catalysts added with small amounts of neodymium which were prepared by different methods such as unsupported coprepricipitated NdNi catalysts, unsupported intermetallic $NdNi_5$ catalysts, and carbon supported NdNi catalyst. The HDS activity was remarkably increased when a small amounts of neodymium was added to unsupported coprecipitated Ni catalysts. Thus it was known that the role of Nd is important in HDS of thiophene of Ni catalysts. For the case of unsupported intermetallic $NdNi_5$, the intermetallic crystallinity was destroyed to oxide and sulfide after calcination and presulfidation respectively. The HDS activity of thiophene can be explained by surface area of unsupported catalysts. And Nd acts like as structural promoter keeping the high surface area of unsupported catalysts. The HDS activity was increased by each ten times based on 1 gr. of nickel in the order of unsupported intermetallic $NdNi_5$, unsupported coprecipitated NdNi, and carbon supported NdNi catalysts according to different preparation method of catalysts.

  • Effects of Na+ ion on zeta potential of SiC and Al2O3 particles suspended in nikel sufate and nickel chloride solutions were investigated. various complexing agents for Ni2+ ion were added to electroless Ni composite bath and the effects of the complexing agents on zeta potential and codeposition of the particles from the baths were studied. It was confirmed that Na+ ion was absorbed on the particles bringing about the positive surface charge and thus they promoted the entrapment of the particles into the nickel deposit. On the basis of these results it was possible to deposit SiCc particle in nickel chloride electrolyte containing complex agent such as trisodium citrate+sodium succinate.

Chemical Equilibria of Nickel Chloride in HCl Solution at 25˚C

  • Chemical equilbria of nickel chloride in HCl solution at $25\;{^{\circ}C}$ were analyzed by considering chemical equilibria, mass and charge balance equations. The activity coefficients of solutes were calculated by using Bromley equation. The necessary thermodynamic properties, such as the equilibrium constant for the formation of Ni$Cl^+$ at zero ionic strength and interaction parameter, were evaluated by applying Bromley equation to the stability constant data reported in the literature. It was found that most nickel exists as $Ni^{2+}$ in HCl solution up to 5 molality HCl. The pH values of Ni$Cl_2-HCl-H_2O$ system at $25\;{^{\circ}C}$ calculated in this study agreed well with the pH values measured by employing pH meter.

  • Catalytic properties of Ni-Zr$O_2$ catalysts prepared by coprecipitation have been studied for the gas-phase hydrogenation of 1,3-butadiene to butenes. The coprecipitation method led to the solid solution of Ni-Zr$O_2$, which contains highly resistant Ni species to thermal reduction with H2. Nickel species of the solid solution were highly dispersed in the ZrO2 lattice, so that the reduced catalysts were selective for hydrogenation of 1,3-butadiene to butenes (99.9%) even in the presence of 1-butene.

  • A palladium-nikel(Pd-Ni) alloy composite membrane has been fabricated on microporous nickel support formed with nickel powder. Plasma surface treatment process is introduced as pre-treatment process instead of HCI activation. Pd coating layer was prepared by dc magnetron sputtering deposition after $H_2$ plasma surface treatment. Palladium-nickel alloy composite layer had a fairly uniform and dense surface morphology. The membrane was characterized by permeation experiments with hydrogen and nitrogen gases at temperature of 773 K and pressure of 2.2psi. The hydrogen permeance was 6 ml/minㆍ$\textrm{cm}^2$ㆍatm and the selectivity was 120 for hydrogen/nitrogen($H_2$/$N_2$) mixing gases at 773 K.

Size Control of Spherical Nickel Powders Synthesized by Solution-Reduction Method (용액환원법에 의한 구형 니켈 분말의 입자 크기 제어)

  • The reduction of $Ni(OH)_2$ by hydrazine-sodium phosphinate in water and water-diethylene glycol solutions for the preparation of spherical nickel particles has been studied at room temperature. The effect of reaction conditions on the size and morphology of Ni powder was revealed using SEM and XRD analysis technique. It was shown that in the presence of sodium phosphinate the reduction process become activated and a formation of Ni particles was completed within several minutes at room temperature. As a desired result spherical Ni powders with particles size from 0.07 to 2.0 mm were obtained.
