The Effect of Thermal Concentration in Thermal Chips

  • Hot spots on thin wafers of IC packages are becoming important issues in thermal and electrical engineering fields. To investigate these hot spots, we developed a Diode Temperature Sensor Array (DTSA) that consists of an array of 32 ${\times}$32 diodes (1,024 diodes) in a 8 mm ${\times}$ 8 mm surface area. To know specifically the hot spot temperature which is affected by the chip thickness and a generated power, we made the DTSA chips, which have 21.5 ${\mu}m$, 31 ${\mu}m$, 42 ${\mu}m$, 100 ${\mu}m$, 200 ${\mu}m$, and 400 ${\mu}m$ thickness using the CMP process. And we conducted the experiment using various heater power conditions (0.2 W, 0.3 W, 0.4 W, 0.5 W). In order to validate experimental results, we performed a numerical simulation. Errors between experimental results and numerical data are less than 4%. Finally, we proposed a correlation for the hot spot temperature as a function of the generated power and the wafer thickness based on the results of the experiment. This correlation can give an easy estimate of the hot spot temperature for flip chip packaging when the wafer thickness and the generated power are given.

Effect of P(VDF/TrFE) Film Thickness on the Characteristics of Pyroelectric Passive Infrared Ray Sensor for Human Body Detection (P(VDF/TrFE) 필름의 두께에 따른 인체 감지형 초전형 PIR 적외선 센서의 특성)

  • A thick 25 ${\mu}m$ thickness poled P(VDF/TrFE) film pyroelectric infrared ray sensor has been fabricated and then thin 1.6 ${\mu}m$ thickness P(VDF/TrFE) film pyroelectric infrared ray sensor has been fabricated also. These thick and thin P(VDF/TrFE) film pyroelectric infrared ray sensor was mounted in TO-5 housing to detect infrared light of 5.5 ~ 14 ${\mu}m$ wavelength for human body detecting with each other. The noise output voltage of the thick P(VDF/TrFE) film pyroelectric infrared ray sensor were 380 mV and NEP(noise equivalent power) is $3.95{\times}10^{-7}$ W which is the similar value with the commercial pyroelectric infrared ray sensor using ceramic materials as a sensing material. The NEP and specific detectivity $D^*$ of the thin P(VDF/TrFE) film pyroelectric infrared ray sensor were $2.13{\times}10^{-8}$ W and $9.37{\times}106$ cm/W under emission energy of 13 ${\mu}W/cm^2$ respectively. These result caused by lower thermal diffusion coefficient of a thin 1.6 ${\mu}m$ thickness PVDF/TrFE film than the thick 25 ${\mu}m$ thickness poled P(VDF/TrFE) film pyroelectric infrared ray sensor.

Consideration on Limitations of Square and Cube Root Scaled Distances in Controled Blast Design (제어발파설계에서 자승근 및 삼승근 환산거리 기법의 적용한계에 대한 고찰)

  • Blast design equations based on the concept of scaled distances can be obtained from the statistical analysis on measured peak particle velocity data of ground vibrations. These equations represents the minimum scale distance of various recommendations for safe blasting. Two types of scaled distance widely used in Korea are the square root scaled distance (SRSD) and cube root scaled distance (CRSD). Thus, the design equations have the forms of $D/\sqrt{W}{\geq}30m/kg^{1/2}$ and $D/\sqrt[3]{W}{\geq}60m/kg^{1/3}$ in the cases of SRSD and CRSD, respectively. With these equations and known distance, we can calculate the maximum charge weight per delay that can assure the safety of nearby structures against ground vibrations. The maximum charge weights per delay, however, are in the orders of $W=O(D^2)$ and $W=O(D^3)$ for SRSD and CRSD, respectively. So, compared with SRSD, the maximum charge for CRSD increases without bound especially after the intersection point of these two charge functions despite of the similar goodness of fits. To prevent structural damage that may be caused by the excessive charge in the case of CRSD, we suggest that CRSD be used within a specified distance slightly beyond the intersection point. The exact limit is up to the point, beyond which the charge difference of SRSD and CRSD begins to exceed the maximum difference between the two within the intersection point.

  • A silicon-gate n-well CMOS process with 3 $\mu$m gate length was developed and its possibility for the applications was discussed,. Threshold voltage was easily controlled by ion implantation and 3-$\mu$m gate length with 650 $\AA$ oxide shows ignorable short channel effect. Large value of Al-n+ contact resistance is one of the problems in fabrications of VLSI circuits. Transfer characteristics of CMOS inverter is fairly good and the propagation delay time per stage in ring oscillator with layout of (W/L) PMOS /(W/L) NMOS =(10/5)/(5/5) is about 3.4 nsec. catch-up occurs on substrate current of 3-5 mA in this process and critically dependent on the well doping density and nt-source to n-well space. Therefore, research, more on latch-up characteristics as a function of n-well profile and design rule, especially n+-source to n-well space, is required.

Changes in the environmental conditions of an 'Arisoo' apple orchard with a shading net system

  • This study investigated the changes in planting environment and growing conditions of 'Arisoo' apple trees under shading net treatments. Apple tree canopies were fully covered with Blue (blue color net, mesh size: 4 mm × 5 mm), Black-A (black color net, mesh size: 4 mm × 5 mm), Black-B (black color net, mesh size: 5 mm × 6 mm), and uncovered trees were used as the control. Inside the tree canopies, the illuminance was observed as 100% (85.0 Klux) in the control, but it decreased to 75% (64.3 Klux) in the Blue, 73% (63.0 Klux) in the Black-A, and 77% (65.9 Klux) in the Black-B nets, respectively. The solar irradiance was observed as 755 w·m-3 in the control, but it was decreased to 715 w·m-3 in the Blue, 624 w·m-3 in the Black-A, and 647 w·m-3 in the Black-B nets, respectively. The average daily temperature was observed to be the highest in the Black-A net (31.8℃) while it was observed to be around 30.0℃ in the control, Blue, and Black-B nets. In addition, the average fruit surface temperature was observed to be the highest (39.4℃) in the control, but it was decreased to 38.1℃ in the Blue, 37.3℃ in the Black-A, and 39.0℃ in the Black-B nets. However, the average soil temperature, the shoot growth rate, and leaf SPAD values were not different in all the treatments. Fruit sunburn disorders were the highest in the control while it was observed to be lower in the fruits from trees covered with the shading nets. However, at harvest, the fruit quality parameters were not different in all the treatments. Overall, this study suggests that the apple trees covered with the shading nets reduced the illuminance, solar irradiance, fruit surface temperature, and fruit sunburn disorders. However, the shading nets did not affect tree growth and apple fruit quality.

  • This paper presents a quantitative analysis on the intermodulation product between transmitter W-CDMA leakage signal and receiver out of band blocker, and proposes design guide lines for overcoming the effect in receiver design. Our analysis shows that duplexer isolation, attenuation and LNA IIP3 are mainly responsible for the 3rd order intermodulation product. Analysis also shows that LNA IIP3 required for meeting 3GPP TS 34.121 specification is about 1 ㏈m with duplexer isolation of 50 ㏈ and duplexer attenuation of 24㏈.

Production of GABA-rich Tomato Paste by Lactobacillus sp. Fermentation (유산균 발효에 의한 GABA 함유 토마토 페이스트의 생산)

  • For the purpose of production of GABA-rich tomato paste, this study was carried out to investigate GABA producing lactic acid bacteria from Korean traditional fermented food, Kimchi and optimize the culture conditions. As a result of fermentation, Lactobacillus brevis B3-20 among lactic acid bacteria isolated at the pre-experiments was the best producer of GABA at the tomato paste medium with 50%(wet-base) levels of dionized water. At the result of fermentation on the tomato paste medium with 0.5%(w/w) yeast extract, as a source of nitrogen, 3%(w/w) MSG(monosodium glutamate) and dionized water(the ratio of tomato paste and water was 2:8), Lb. brevis B3-20 produced the maximum GABA concentration, 143.38 mM. GABA-rich tomato paste showed the activity of free radical scavenging. Because GABA-rich tomato paste have functional ingredients such as ascorbic acid, lycopene, carotenoid, as well as GABA by lactic acid bacteria fermentation, GABA-rich tomato paste can be considered high functional materials.

Freezing Time Prediction of Foods by Multiple Regression Analysis (다중회귀분석에 의한 식품의 동결시간 예측)

  • To develop simple and accurate analytical method for freezing time prediction of beef and tylose under various freezing conditions, freezing time (Y) was regressed against the reciprocal $(X_3)$ of difference of initial freezing point and freezing medium temperature, reciprocal $(X_4)$ of surface heat transfer coefficient, the initial temperature $(X_1)$ and thickness $(X_2)$ of samples which should cover most situations arising in frozen food industry. As results of the multiple regression analysis, equations were obtained as follows. $Y_{tylose}=3.45X_1+7642.84X_2+4642.67X_3+2946.89X_4-431.33\;(R^2=0.9568)$ and $Y_{beef}=0.68X_1+7568.98X_2+2430.78X_3+3293.26X_4-299.00\;(R^2=0.9897)$. These equations offered better results than Plank, Nagaoka and Pham's models, shown in satisfactory agreement with models of Cleland & Earle and Hung & Thompson when were compared to previous models, and the accuracy of its was very high as average absolute difference of about 10% in the difference between the fitted and experimental results. Also, thermal diffusivities of beef and tylose were measured as $4.43{\times}10^{-4}m^2/hr$ and $4.39{\times}10^{-4}m^2/hr$ at $6{\sim}7^{\circ}C$, $2.42{\times}10^{-3}m^2/hr$ and $3.32{\times}10^{-3}m^2/hr$ at $-10{\sim}-12^{\circ}C$. Initial freezing points of beef and tylose were $-1.2^{\circ}C\;and\;-0.6^{\circ}C$, respectively. Surface heat transfer coefficients were estimated $20.57\;W/m^2^{\circ}C$ with no-packing, $16.11\;W/m^2^{\circ}C$ with wrap packing and $13.07\;W/m^2^{\circ}C$ with Al-foil packing, and the cooling rate of immersion freezing method was about 10 times faster than that of air blast freezing method.

  • The synthesis and characterization of the monomeric group 13 heterocyclic thiosemicarbazone complexes $Me_2M[SC_4H_3CHNNC(S)SCH_3]$ (M=Al (2), Ga (3)) are described. Compounds 2-3 were prepared using $MMe_3$ (M=Al, Ga) in toluene with 2-thiophenecarboxaldehyde-S-methyldithiocarbazat e under anaerobic conditions. These complexes have been characterized by $^1H\;NMR,\; ^{13}C\; NMR$, elemental analyses, and single-crystal X-ray diffraction. 2 crystallizes in the monoclinic space group $P2_1/c$ with unit cell parameters a=10.2930(5) Å, b=18.564 (1) Å, c=7.3812(6) Å, V=1347.9(2) Å3, $D_{calc}=1.342\; gcm^{-3}$ for Z=4, 9281 reflections with $I_o<3{\sigma}\;(I_o),$ R1=0.0500 and wR2=0.0526. 3 crystalizes in the orthorhombic space group $P_{bca}$ with unit cell parameters a=13.340(3) Å, b=19.9070(5) Å, c=11.3690(2) Å, $V=2673.88(9)\;{\AA}^3$, $D_{calc}=1.511\; gcm^{-3}$ for Z=8, 17004 reflections with $I_o>3{\sigma}\;(I_o),$, R1=0.0480 and wR2=0.0524. Compound 3 is a monomeric gallium compound with a weak interaction between the pendant thiophene and the gallium center.

Production of green tea jelly using theanine and its physiochemical characterization (녹차 theanine을 이용한 젤리 제조 및 품질특성 조사)

  • Theanine, the major amino acid and a sweet umami component of green tea, has anti-stress effects in humans. From green tea, theanine was extracted at 80℃ for 2 h using a low temperature, high pressure extractor, and caffeine was removed using an HP-20 column with 80% ethanol. Theanine extracts were applied to produce functional jelly using three kinds of gelling agents (I, II, and III) or various concentrations of theanine extracts (10-50%). Theanine jelly was characterized with respect to its physical properties, product stability, and physiological function. Gelling agent III (tamarind gum, xanthan gum, and locust bean gum=2:3:5, w/w/w) and S3 (35% theanine extracts) jelly exhibited the optimum textural properties with lower hardness and high springiness. Among theanine jellies, S3 exhibited optimum product stability, high 1,1-diphenyl-2-picrylhydrazyl (DPPH) scavenging, and acetylcholinesterase inhibitory activity. These results indicate that the anine extracts could be used as a neuroprotective source in the food industry.
