A Study on the Heat Transfer Characteristics of the Large Dimension Heater Plate for a Semiconductor Process (반도체 표면처리공정용 대면적 히터 플레이트의 열전달 특성에 관한 연구)

  • The numerical study for the effect of various factors that affect the temperature distribution of the process glass installed above the large rectangular heater plate was carried out. For the calculation, heat flux, distance between heat source and process glass plate, effect of vacuum condition and convection in a chamber were considered as important factors. The results showed that the temperature gradient on the glass was increased at the natural convection because of the buoyancy force increases due to the heated air. Also, the more heat flux and distance between the heater plate and glass increases, the more increasing the temperature gradient was. In the case of isothermal heating wall, the temperature variation was smaller than the uniform heat flux condition.

  • An efficient soldering process using the longitudinal ultrasonic vibration is introduced in this work for electronic packaging. The effects of the process parameters such as the ultrasonic frequency, amplitude, dimension of the metal bump and solder are analyzed through a viscoelastic lumped model. The viscoelastic properties of the eutectic solder were measured for calculation and evaluation of heat generation capability of the solder. Experiments were conducted to verify the possibility of the proposed ultrasonic soldering method by inserting the Cu and Au bumps into the solder block. Localized heating due to ultrasonic vibration melts the solder near the metal bump, which demonstrates the applicability of the ultrasonic soldering method to the high-density electronic packaging.

  • A semi-solid forming has a lot of advantages compared to the die casting, squeeze costing and convenctional forging, therefore, semi-solid forming process are now becoming of industial interest for the production of metal components and metal matrix composites. However, the material behaviour in the semi-solid temperature range is not sufficiently known although it controls the whole process through forces and geometry evolutions bcause the behaviour of metal slurries is complex. The semi-solid materials(SSM) fabricated under electric-magnetic stirring condition is necessary to be applicate in forming process. A reheating conditions were studied with the reheating time, holing time and reheating temperatures. The microstructure of SSM (which specimen size:d 40${\times}$i60) on condition of heating time 10min and heating temperature 590$^{\circ}C$ is most globular and finest one. The microstructure of SSM(specimen size:d75${\times}$i60) reheated under the three step reheating conditions is most globular and finest.

  • In the plastic extrusion process, product quality is influenced by work condition for temperature of cylinders and dies. The work conditions are various, so it is difficult to standardization of the work conditions. Therefore, the work conditions are depended on the workers of experience and skill. In the plastic extrusion process, it has five control heating points on the cylinder and three control heating points on the die. In addition, there is one control point on the extrusion process. It is extrusion speed. In this case, we don't know how these affect product quality. We structure the multiple linear regression equation with the temperature of cylinders and dies as independent variables and the product weight as dependent variable. We solve this equation using statistic computer package named Juse-Qcas.

Interfacial Characteristics of Al/Cu Hybrid Materials Prepared by Compound Casting (복합주조공정으로 제조한 Al/Cu 하이브리드 소재의 계면특성)

  • Aluminum-based hybrid parts were fabricated through a compound casting process with Al or Cu inserts which can be used for applications requiring high conductivity. Because the interface stability between the insert and the aluminum matrix is important, the effects of process variables on the interfacial adhesion strength were investigated. Additions of Cu and Mg to Al melt were found to enhance the adhesion strength, though the melt fluidity was slightly deteriorated when a small amount of Mg was added. An isothermal heating process after casting further improved the strength. However AlCu intermetallic compounds formed and their thickness increased during the heating process. As a result, deterioration in the interfacial adhesion strength was observed after an excessive annealing treatment.

  • This paper describes the process of levitation melting of metals in an axisymmetric induction heating system. This process has advantages of low heat losses, heating with short times and clean operating conditions. The shape of molten metal is determined using sensitivity analysis and optimization technique. Electromagnetic, gravitational and surface tension energies are considered, and these energies are used as an objective function in optimization process. Electromagnetic field are calculated using the finite element method. The fact that volume is constant in the process is also considered as an equality constraint.

Effect of Al content on coating adhesion of hot rolled galvanized iron manufactured without pickling process (무산세 열연 용융아연도금강판의 도금밀착성에 미치는 도금욕 Al농도의 영향)

  • The effect was investigated that aluminium in the zinc bath has on the coating adhesion of Hot-rolled Galvanized Iron(HGI) manufactured without pickling process. It is thought that the coating adhesion of HGI manufactured without pickling process is good due to the fact that increasing aluminium content in the zinc bath makes zinc and aluminium diffuse to the cracks or pores in the scale formed through the reduction heat treatment, and Fe-Zn-Al compound with good ductility is formed in the scale layer and plays a role of anchor between zinc coating and substrate. It is possible that HGI with the good coating adhesion was produced without pickling treatment in the zinc bath with more that 3wt% of Al content even at the $550^{\circ}C$ of conventional reduction heating temperature. In creasing the temperature of heating section and aluminium content in the zinc bath prevents the Zn-Fe alloy. The corrosion resistance of HGI manufactured without pickling process is excellent because of the mixed reaction of zinc sacrifice and aluminium passivity film.

  • The warm shrink fitting process is generally used to assemble automobile transmission parts (shaft/gear). But the fitting process can cause the dimensions of addendum and dedendum of the gear to change with respect to the fitting interference and the profile of the gear. As a result, there may be additional noise and vibration between gears. To address these problems, we analyzed the warm shrink fitting process according to process parameters; the fitting interference between the outer diameter of the shaft and the inner diameter of the gear, the inner diameter of the gear, addendum and dedendum of the gear, the heating temperature. In this study, a closed form equation for predicting the amount of deformation of addendum and dedendum in the R-direction was proposed. And the FEA method to analyze the cooling process was proposed for thermal-structural-thermal coupled field analysis of the warm shrink fitting process (heating-fitting-cooling process).

Regularity and coupling correlation between acoustic emission and electromagnetic radiation during rock heating process

  • Real-time characterization of the rock thermal deformation and fracture process provides guidance for detecting and evaluating thermal stability of rocks. In this paper, time -frequency characteristics of acoustic emission (AE) and electromagnetic radiation (EMR) signals were studied by conducting experiments during rock continuous heating. The coupling correlation between AE and EMR during rock thermal deformation and failure was analyzed, and the microcosmic mechanism of AE and EMR was theoretically analyzed. During rock continuous heating process, rocks simultaneously produce significant AE and EMR signals. These AE and EMR signals are, however, not completely synchronized, with the AE signals showing obvious fluctuation and the EMR signals increasing gradually. The sliding friction between the cracks is the main mechanism of EMR during the rock thermal deformation and fracture, and the AE is produced while the thermal cracks expanding. Both the EMR and AE monitoring methods can be applied to evaluate the thermal stability of rock in underground mines, although the mechanisms by which these signals generated are different.

Development of Pipe-Inserted Cast Die for Press Forming Process Using Ansys and LabView (Ansys와 LabView를 이용한 프레스 성형용 파이프 인서트 주조금형 개발)

  • Heating and cooling plate are separately used for heating and cooling cast dies for footwear parts. However, this has a disadvantage that it takes a long time to manufacture footwear parts etc.. In the present study, the pipe-inserted cast die for press forming process was proposed to substitute heating and cooling plate. The temperature distribution on the pipe-inserted cast die was analyzed by numerical work using a FEM. And its temperature was measured by LabView. A manufacturing by the pipe-inserted cast die for press forming process was effectively verified, especially in a productivity.
