장파장 GaInAsP/Inp DH 레이저의 제작과 발진특성

  • 성장된 GaInAsP/InP DH wafer로부터 상온에서 duty 5%까지 Pulse 동작이 가능한 전면전극(broad contact) 및 stripe 구조 LD(711이저 다이오드)를 제작하였다. 또 이렇게 제작된 LD의 I-V특성, 1-L 특성 및 발진파장 등을 조사하기 위해 LD 구동회로 및 Ge 태양전지와 Ge-APD를 이용한 광 검출회로를 제작하였다. 이들을 이용해 제작한 LD의 특성을 조사한 결과 stripe 구조 LD인 경우 발진개시전류($I_th$)가 900mA, 발진파장이 $1.29\mum$, 파장반치폭(FWHM)이 $60\AA$였으며 $1.33I_th$까지 kink 없이 동작이 가능하였다.

A Study on the Thermal, Electrical Characteristics of Ge-Se-Te Chalcogenide Material for Use in Phase Change Memory

  • $Ge_1Se_1Te_2$ chalcogenide amorphous materials was prepared by the conventional melt-quenching method. Samples were processed bye-beam evaporator systems and RF-sputtering systems. Phase change characteristics were analyzed by measuring glassification temperature, crystallization temperature and density of bulk material. The thermal characteristics were measured at the temperature between 300 K and 700 K, and the electrical characteristics were studied within the range from 0 V to 3 V. The obtained results agree with the electrothermal model for Phase-Change Random Access Memory.

  • In this paper, we investigated the properties of chalcogenide glass thin films formed by photo-inducing for use in 1-dimensional photonic crystals. We used Ag-doped amorphous As-Ge-Se-S thin films which belongs in the chalcogenide materials having sensitive photoluminescence properties. The purpose of this experiment is to form the holographic lattice for 1-dimensional photonic crystals. The way in which photo-induce into the amorphous chalcogenide thin films is holographic lithography method. We confirmed the formation of diffraction lattice by sensing the existence of diffraction beam and measured the diffraction efficiency. The results suggest that there is an application possibility with photonic crystals.

Submicron Pattern Delineation with the Obliquely Deposited Inorganic a-Se75Ge25 photoresist. (증착각도를 달리한 무기질 $a-Se_{75}Ge_{25}$ 포토레지스트의 미세패턴형성)

  • In this study, we investigate the etching characteristics of a-Se75 Ge25 thin films. Etching properties are revealed as a function of obliqueness, temperature and concentraction of the etching solution. As the increase of obliqueness, selective etching effect increase rapidly by 35% at 80 obliqueness, and the etching rate increase the elevated temperature of the solution. The change of etching rate with obliqueness are related closely to the optical change due to the band gap illumination. We obtained clear pattern of 1.5um linewidth.

  • We have investigated about the grating formation of the $a-Se_{75}-Ge_{25}$ chalcogenide thin films. In this study, holographic gratings have been formed by using He-Ne laser(632.8nm) with different polarization states(linear, circular polarization). The diffraction efficiency was obtained by +1st order intensity of the diffracted beam. We have obtained maximum efficiency for Ag-doped thin film. It is observed the difference of the diffraction efficiency with polarization states. S:S-polarized state is shown high efficiency than the other polarization.

  • The phase transition from amorphous to crystalline states, and vice versa, of $Ge_2Sb_2Te_5$ films by applying electrical pulses have been studied. This material can be used as nonvolatile memory. The reversible phase transition between the amorphous and crystalline states, which is accompanied by a considerable change in electrical resistivity, is exploited as means to store bits of information. The nonvolatile memory cells are composed of a simple sandwich (metal/chalcogenide/metal). It was formed that the threshold voltage depends on thickness, electrode distance, annealing time and temperature, respectively.

  • We have carried out two-beam interference experiments to form holographic gratings on chalcogenide $Ag/As_{40}Se_{15}S_{35}Ge_{10}$ multi-layer. In this study, holographic gratings have been formed using He-Ne laser(632.8nm) under different polarization combinations(intensity polarization holography, phase polarization holography). The diffraction efficiency was obtained by +1st order intensity and formed grating structure was investigated using atomic force microscopy.
