이온화된 N-source를 사용한 GaN박막의 성장과 특성 (Growth and Properties of GaN Thin-Films Using Ionized N-Source)

  • 열적으로 이온화된 N과 증기상태의 Ga을 $300~730^{\circ}C$의 온도 범위에서 직접 반응시켜 (001)Si과 (00.1)사파이어 기판 위에 GaN박막의 성장 초기 단계에서는 GaN의 성장률이 증가한 후, 결정 핵을 중심으로 수평방향으로서 성장과 합체에 의하여 성장률의 변화가 일정 값에 달하였다. 이 연구에서 성장한 GaN박막에 대한 XPS분석 결과 낮은 온도에서 성장된 GaN박막은 진공 chamber 내의 산소가 성장된 박막 내에 많이 혼입 되어 있음을 알 수 있었다. 낮은 온도, 짧은 시간 동안 성장된 표면은 Ga덩어리들도 도포 되었다. 그러나, 기판온도와 성장시간이 증가함에 따라 이들은 피라미드 형태의 결정들로 성장된 후 원형고리 형태의 결정으로 합체되었다. 특히 N-소스의 공급이 충분한 경우에는 판상의 결정으로 성장되었다. 20K의 온도에서 측정된 PL스펙트럼에서는 3.32eV와 3.38eV에서 불순물과 관련된 발광이 관찰되었다.

Structural studies of $Mn^+$ implanted GaN film

  • Wurtzite GaN films are grown by low-pressure MOCVD on (0001)-plane sapphire substrates. The GaN films have a total thickness of 4 $\mu$m with a surface Mg-doped p-type layer, which has a thickness of 0.5 $\mu$m. 90k eV $Mn^{+}$ ions are implanted into the GaN films at room temperature with doses ranging from $1 \times10^{15}$ to $1 \times 10^{16}\textrm{cm}^{-2}$. After an annealing step at $770^{\circ}C$ in flowing $N_2$, the structural characteristics of the $Mn^{+}$ implanted GaN films are studied by X-ray diffraction (XRD), Rutherford backscattering spectrometry (RBS) and atomic force microscopy (AFM). The structural and morphological changes brought about by $Mn^{+}$ implantation and annealing are characterized.

  • Gallium nitride (GaN) semiconductor is intensively under investigation for commercialization of short wavelength light emitting devices and laser diodes. One of serious obstacles to overcome is to reduce the defect density in GaN film grown by various techniques such as MOCVD, HVPE, etc. Many research groups including SAIT are trying to improve the defect density to 106-107/cm2 from the level of 108-1010/cm2. We have investigated epitaxial growth behaviour of GaN thin and thick films under hidride vapour phase epitaxy (HVPE) condition. In this report, we present the microstructural and crystallographical characteristics of the GaN films grown on sapphire (0001) substrate which were studied by both conventional and high-resolution transmission electron microscopy (TEM). Also we present some microscopic analysis results obtained from GaN films grown by ELO(dpitzsial lateral overgrowth)-HVPE and from GaN quantum well structures grown by MOCVD. Another serious problem in growing GaN thick film by HVPE is internal micro-cracks. We also comment the origin of the micro-crack.

인듐량에 따른 InxGaN1-x 박막의 에너지밴드갭 변화 (Energy-band-gap Variation of InxGaN1-x Thin Films with Indium Composition)

  • $In_xGa_{1-x}N$ alloys with 20-nm-thickness were deposited onto Mg:GaN/AlN/SiC substrates by MOCVD at $800\;^{\circ}C$. TMGa, TMIn and $NH_3$ were used as the precursor of gallium, indium and nitrogen, respectively. The mole ratio of indium in $In_xGa_{1-x}N$ films varied between 0 and 0.2. The energy-band-gaps of the films were obtained from the photoluminescence and cathodoluminescence peaks. The mole ratios of $In_xGa_{1-x}N$ films were calculated by applying Vegard's law to XRD results. The energy-band-gap versus indium composition plot for $In_xGa_{1-x}N$ alloys were well fit with a bowing parameter of 2.27.

Photoluminescence of Neutron-irradiated GaN Films and Nanowires

  • Photoluminescence (PL) of neutron-irradiated GaN films and nanowires is investigated in this study. The GaN films and nanowires were irradiated by neutron beams in air at room temperature, and the neutron-irradiated films and nanowires were annealed in an atmosphere of $NH_3$ at temperatures ranging from 500 to $1100^{\circ}C$. The line-shapes of the PL spectra taken from the neutron-irradiated GaN films and nanowires were changed differently with increasing annealing temperature. In this study, light-emitting centers created in the neutron-irradiated GaN films and nanowires are examined and their origins are discussed. In addition, it is suggested here that the neutron-transmutation-doping is a simple and useful means of homogeneous impurity doping into nanowires with control of the doping concentration.

MOCVD of GaN Films on Si Substrates Using a New Single Precursor

  • Hexagonal GaN (h-GaN) films have been grown on Si(111) substrates by metal organic chemical vapor deposition using the azidodiethylgallium methylamine adduct, Et₂Ga(N₃)·NH₂Me, as a new single precursor. Deposition was carried out in the substrate temperature range 385-650 °C. The GaN films obtained were stoichiometric and did not contain any appreciable amounts of carbon impurities. It was also found that the GaN films deposited on Si(111) had the [0001] preferred orientation. The photoluminescence spectrum of a GaN film showed a band edge emission peak characteristic of h-GaN at 378 nm.

  • (0001),(1012) 및 (1120)면 sapphire 기판위에 성장되는 (0001), (1120) 및 (1011)면 GaN epitaxy 박막을 Ga/HCI/NH3/He 계를 사용한 HVPE(halide vapor phase epitaxy)방법에 의하여 성장시키는 연구를 수행하였다. 박막의 표면조직과 결정구조는 XRD, RHEED와 SEM으로 분석하였으며, 성장된 막의 화학적 조성은 XPS로 관찰되었다. (1120) sapphire위에는 각각 (0001)과 (1120) GaN epitaxy 박막의 두가지 배향관계가 관찰되었다. (0001)면 GaN epitaxy 박막은 (0001)과 (1120)면 sapphire 기판위에서 1050℃ 의 고온으로 성장시킬 때 이차원적인 성장구조를 보여주였으며, (1120) sapphire 기판위에 성장된 (1011) GaN 박막이 주사전자현미경과 RHEED 분석결과 가장 좋은 표면조직과 결정구조를 보여주었다.

$N_2$ flow rate가 GaN 박막의 특성에 미치는 영향 (Effect of $N_2$ flow rate on properties of GaN thin films)

  • Effect of $N_2$ flow rate on properties of GaN thin films grown by plasma-enhanced molecular beam epitaxy(PEMBE) was discussed to optimize the quality of thin films. It was found that at low $N_2$ flow rate indicating high III/V flux ratio, the growth rate of GaN thin films was controlled by $N_2$ flux, and at high $N_2$ flow rate the growth rate was not controlled by $N_2$ flux any longer. It was also found that III/V flux ratio affected film quality. The film grown at higher $N_2$ flow rate showed low background carrier concentration, higher carrier mobility, and narrow FWHM in band-edge emission of low temperature PL. It is thought that the film in more Ga flux region was grown by 2-dimensional layer-by-layer growth mode, and the film in more nitrogen region was grown by 3-D island growth mode. All samples exhibited a good crystallinity.

Growth and characterization of molecular beam epitaxy grown GaN thin films using single source precursor with ammonia

  • Gallium Nitride(GaN) attracts great attention due to their wide band gap energy (3.4eV), high thermal stability to the solid state lighting devices like LED, Laser diode, UV photo detector, spintronic devices, solar cells, sensors etc. Recently, researchers are interested in synthesis of polycrystalline and amorphous GaN which has also attracted towards optoelectronic device applications significantly. One of the alternatives to deposit GaN at low temperature is to use Single Source Molecular Percursor (SSP) which provides preformed Ga-N bonding. Moreover, our group succeeds in hybridization of SSP synthesized GaN with Single wall carbon nanotube which could be applicable in field emitting devices, hybrid LEDs and sensors. In this work, the GaN thin films were deposited on c-axis oriented sapphire substrate by MBE (Molecular Beam Epitaxy) using novel single source precursor of dimethyl gallium azido-tert-butylamine($Me_2Ga(N_3)NH_2C(CH_3)_3$) with additional source of ammonia. The surface morphology, structural and optical properties of GaN thin films were analyzed for the deposition in the temperature range of $600^{\circ}C$ to $750^{\circ}C$. Electrical properties of deposited thin films were carried out by four point probe technique and home made Hall effect measurement. The effect of ammonia on the crystallinity, microstructure and optical properties of as-deposited thin films are discussed briefly. The crystalline quality of GaN thin film was improved with substrate temperature as indicated by XRD rocking curve measurement. Photoluminescence measurement shows broad emission around 350nm-650nm which could be related to impurities or defects.
