A Study on the PN Junction Breakdown Characteristics with Design and Process Parameters of FLR in Power Device Design (전력 반도체 소자의 설계에 있어서 FLR의 Design 및 Process Parameter에 따른 PN접합의 항복특성에 관한 고찰)

  • To improve the breakdown characteristics of vertical power devices, field limiting ring(FLR) is popularly used. In this paper, at vertical power device having $300{\sim}600V$ breakdown voltage, FLR thecnique is considered, by two dimensional computer simulator, with the various of parameters; number of FLR, seperation distance of first FLR from the main juncton and second FLR from the first FLR, doping concentration and thickness of epi-layer, etc.. Below $40{\mu}m$ epi thickness, and for the case of one FLR, the maximum breakdown voltage, 580V is obtained.

  • We have proposed the junction termination structure of IGBT (Insulated Gate Bipolar Transistor) by employing trench and FLR (Field Limiting Ring), which decrease the junction termination area at the same breakdown voltage. Our proposed junction termination structure, trench FLR is verified by numerical simulator MEDICI. In 600V rated device, the junction termination area is decreased 20% compared with that of the conventional FLR structure. The breakdown voltage of trench FLR with 4 trenches is 768 V, 99 % of ideal parallel-plane junction(1-D) $BV_ceo$.

  • Nuclear safety measures such as safety technology, culture, and regulation affects nuclear performances. This paper analyzes the change of nuclear performance by considering nuclear safety measures. Nuclear performance and technical data ranging 1970 to 2015 are collected from the Power Reactor Information System (PRIS) of IAEA. The result of panel regression analysis shows that overall engineering level, maintenance engineering and productivity decrease the forced loss rate (FLR). FLR structurally increase after Chernobyl accident in 1986 whereas after TMI and Fukushima accidents FLR didn't show any significant changes. The structural increase of FLR after Chernobyl are likely to result from the efforts of international communities for nuclear safety culture which makes nuclear operating company pay more opportunity cost to achieve nuclear safety.

  • In this paper, we numerically compare two penalized least square methods, the ${\ell}_0$-penalized method and the fused lasso regression (FLR, ${\ell}_1$ penalization), in finding multiple change points of a signal. We find that the ${\ell}_0$-penalized method performs better than the FLR, which produces many false detections in some cases as the theory tells. In addition, the computation of ${\ell}_0$-penalized method relies on dynamic programming and is as efficient as the FLR.

  • The FLR(Field Limiting Ring) structure with a buried ring is proposed to improve breakdown voltage. The breakdown characteristics of proposed structure is verified by two-dimensional device simulator. ATLAS. It has shown that the breakdown voltage of the proposed structure is increased by 11 % compared with that of the FLR.

Modulation of Fermented Lotus Root on Pacemaker Potentials in Interstitial Cells of Cajal of Murine Small Intestine (생쥐 소장 카할세포 조절에 발효 연근의 효능 연구)

  • Obejectives : The purpose of this study is to find out the efficacy of pacemaker potentials of interstitial Cells of Cajal (ICC) by Fermented Lotus Root (FLR) in small intestine. Methods : Enzyme digestions were used to separate the ICC. Using electrophysiological methods, pacemaker potentials were measured and intestinal transit rates (ITR) experiments were conducted to identify in vivo gastrointestinal motility. Results : 1. FLR (0.5-10 mg/ml) caused membrane depolarization by electrophysiological methods. 2. In the case of pretreatment with a Ca2+ free solution and thapsigargin, the pacemaker potential disappeared and in this case, FLR did not have a membrane depolarization reaction. 3. Lowering the concentration of extracellular Na+ concentration stoped the pacemaker potentials and inhibited the reaction caused by FLR. Flufenamic acid also inhibited the reaction by FLR. 4. In mice, ITR was increased by FLR. Conclusions : This study shows that FLR can control ICC by an internal/external Ca2+ and Na+. It also shows that FLR can be a good candidate for gastrointestinal motility medication development.

Multiple linear regression and fuzzy linear regression based assessment of postseismic structural damage indices

  • This paper studied the prediction of structural damage indices to buildings after earthquake occurrence using Multiple Linear Regression (MLR) and Fuzzy Linear Regression (FLR) methods. Particularly, the structural damage degree, represented by the Maximum Inter Story Drift Ratio (MISDR), is an essential factor that ensures the safety of the building. Thus, the seismic response of a steel building was evaluated, utilizing 65 seismic accelerograms as input signals. Among the several response quantities, the focus is on the MISDR, which expresses the postseismic damage status. Using MLR and FLR methods and comparing the outputs with the corresponding evaluated by nonlinear dynamic analyses, it was concluded that the FLR method had the most accurate prediction results in contrast to the MLR method. A blind prediction applying a set of another 10 artificial accelerograms also examined the model's effectiveness. The results revealed that the use of the FLR method had the smallest average percentage error level for every set of applied accelerograms, and thus it is a suitable modeling tool in earthquake engineering.

  • In this paper, the method of Space-Vector Pulse Width Modulation(SVPWM) with Fuzzy Logic Regulator(FLR) is proposed. In a conventional SVPWM, the procedures of phase transformation and choosing PWM patterns are complex. So, it should be implemented with high performance processor like Digital Signal Processor(DSP). In order to reduce a calculation burden, a proposed system adopts FLR. Using a linguistic contro strategy based on expert knowledge, FLR relieves the processor from a heavy computations. In simulations, the proposed system is validated.

  • A novel concept for the analysis of planar devices with a field limiting ring(FLR) is presented which allows analytic expressions in a normalized form for the potential distributions of FLR structure. Based on the method of image charges the main and ring junctions with identical cylindrical edges are kept to be two different equipotential surfaces. The potential relations between main and ring junction of the FLR structure are compared with 2-dimensional device simulation program. MEDICI. A good accordance is found. Comparisions with experimental data reported for the optimum ring spacing and the relative improvement of the breakdowm voltages in the FLR sturcture show the validity of the concept. The normalized expressions allow a universal application regardless to the junction depths and background doping levels.

The Junction Termination Design Employing Shallow Trench and Field Limiting Ring for 1200 V-Class Devices (얕은 트렌치와 전계 제한 확산 링을 이용한 접합 마감 설계의 1200 V급 소자에 적용)

  • We have proposed the junction termination design employing shallow trench filled with silicon dioxide and field limiting ring (FLR). We have designed trenches between P+ FLRs to decrease the junction termination radius without sacrificing the breakdown voltage characteristics. We have successfully fabricated and measured improved breakdown voltage characteristics of the Proposed device for 1200 V-class applications. The junction termination radius of the proposed device has decreased by 15%-21% compared with that of the conventional FLR at the identical breakdown voltage. The junction termination area of the proposed device has decreased by 37.5% compared with that of the conventional FLR. The breakdown voltage of the proposed device employing 7 trenches was 1156 V, which was 80% of the ideal parallel-plane .junction breakdown voltage.
