Modeling Electrical Characteristics for Multi-Finger MOSFETs Based on Drain Voltage Variation

  • The scaling down of metal oxide semiconductor field-effect transistors (MOSFETs) for the last several years has contributed to the reduction of the scaling variables and device parameters as well as the operating voltage of the MOSFET. At the same time, the variation in the electrical characteristics of MOSFETs is one of the major issues that need to be solved. Especially because the issue with variation is magnified as the drive voltage is decreased. Therefore, this paper will focus on the variations between electrical characteristics and drain voltage. In order to do this, the test patterned multi-finger MOSFETs using 90-nm process is used to investigate the characteristic variations, such as the threshold voltage, DIBL, subthreshold swing, transconductance and mobility via parasitic resistance extraction method. These characteristics can be analyzed by varying the gate width and length, and the number of fingers. Through this modeling scheme, the characteristic variations of multi-finger MOSFETs can be analyzed.

  • In this research, the energy stability level method is used for examining the stable state of Field Robot under effects of swing motion, at particular postures of manipulator, and terrain conditions. The energy stability level is calculated by using the dynamic models of Field Robot, subjected to the concept of equilibrium plane and support boundary. The results, simulated by using computing program for estimating the potential overturning of Field Robot, supply useful predictions of stability analysis for designers and operators.

Automatic Indexing Algorithm of Golf Video Using Audio Information (오디오 정보를 이용한 골프 동영상 자동 색인 알고리즘)

  • This paper proposes an automatic indexing algorithm of golf video using audio information. In the proposed algorithm, the input audio stream is demultiplexed into the stream of video and audio. By means of Adaboost-cascade classifier, the continuous audio stream is classified into announcer's speech segment recorded in studio, music segment accompanied with players' names on TV screen, reaction segment of audience according to the play, reporter's speech segment with field background, filed noise segment like wind or waves. And golf swing sound including drive shot, iron shot, and putting shot is detected by the method of impulse onset detection and modulation spectrum verification. The detected swing and applause are used effectively to index action or highlight unit. Compared with video based semantic analysis, main advantage of the proposed system is its small computation requirement so that it facilitates to apply the technology to embedded consumer electronic devices for fast browsing.

Kinematic Analysis of the Badminton Drive Motion (배드민턴 드라이브 동작의 운동학적 분석)

  • This study is aimed at providing information on injury prevention and skill improvement by inducing the accurate movements in exercise as well as understanding the principles of badminton drive movements. Movement displacement of racket head showed the similar patterns among those surveyed but, it seemed that slight differences resulted from external factors such as height, length of brachial and forearm and individual trend of swing locus. Regarding upper joint angle per phase, the angles of shoulder joint, elbow joint and wrist joint were closely associated in taking drive movements and they supported the segment order theory that power was conveyed from proximal into distal. It was shown that angular velocity of upper joint became larger in follow through movement after impact among all those surveyed, which meant the importance of follow through in racket sports such as badminton. In conclusion, this follow through movement acts as an important factor in racket sports in terms of pose stability maintenance, pose correction of movements and injury prevention of joints. In summary, when swings are made according to segment order theory, efficient movements can be taken.

A Survey on Children's Needs for Children's Park Remodeling at Detached Residential Area (단독주택지의 어린이공원 리모델링을 위한 아동 요구에 관한 조사연구)

  • This survey is to find out children' needs of D children's park to remodel into a new one and their common opinions about the child playground, and to contribute these results to drive alternative plans. This park is very old and located in detached residential area, Wooa-dong, Deokjin-gu, Jeon-city. The survey was performed by a questionnaire, and the questionnaire was based on the relative literature reviews and was redesigned by researchers. Data were collected from 198 children, who had attended elementary school in Wooa-dong. By analyzing those data, findings were as follows: 1) Play experiences of D children's park were very important for children, so they remembered it. Above all, they remembered the perceptions of D children's park through playing on the playground facilities and the communication with their friends at that time. 2) Children would like to play creatively with facilities, but they need the traditional play facilities like a slide and a swing. So, it would be important for D children's park to plan well with the good facilities, and even it was mentioned in the literature reviews. The planning of park should be checked as an adventure playground, which can allow children to play creatively and with variety, however it should be still considered with some traditional playground facilities.

Top gate ZnO-TFT driving AM-OLED fabricated on a plastic substrate

  • We have fabricated 2.5 inch QQCIF AM-OLED panel driven by ZnO-TFT on a plastic substrate for the first time. The number of photo mask for the whole panel process was 5 and the TFT structure was top gate with active protection layer as a first gate insulator. Optimizing the process for the substrate buffer layer, active layer, ZnO protection layer, and gate insulator was key factor to achieve the TFT performance enough to drive OLED. The ZnO TFT has mobility of $5.4\;cm^2/V.s$, turn on voltage of -6.8 V, sub-threshold swing of 0.39 V/decade, and on/off ratio of $1.7{\times}10^9$. Although whole process temperature is below $150^{\circ}C$ to be suitable for the plastic substrate, performance of ZnO TFT was comparable to that fabricated at higher temperature on the glass.

Real-Time Simulation of an Excavator Considering the Functional Valves of the MCV (MCV의 기능밸브를 고려한 굴삭기의 실시간 시뮬레이션)

  • In this paper, a real-time simulation model of an excavator using Amesim was proposed, considered the operation of functional valves with the main control valve (MCV). The hydraulic system models including the pump and MCV have been developed. The kinematic and dynamic models of the manipulator have also been developed, to confirm the behavior of the excavator. The MCV model includes various functional valves such as the regenerative valves, holding valves, swing and boom priority valves, and regen-cut valves so that simulations similar to real excavators can be performed. Additionally, to obtain the real-time calculation performance, the parts with no major influence on the dynamic behavior were simplified, high frequency factors were removed, and parameters were optimized. The models were compared with each other through the numerical analysis with variable time-step and fixed time-step, and the results were verified by comparison with the results of the actual vehicle tests.

  • Recently, a load/unload(L/UL) system is adopted to the hard disk drive(HDD) due to its advantages such as lower power consumption, larger data zone, simpler fabrication of disk due to no bumped parking zone, and rarer contact between slider and media. An analysis of the transient motion for the slider is very important to design an air bearing surface(ABS) of the slider to secure the stable performance of the system. During the L/UL process, however, there are several issues occurred such as contact or collision between slider and media. Sometimes this will cause the system failure. In this study, the dynamics of a pico slider during the loading process are investigated through numerical simulation using FEM analysis and experiment. Ramp profile and angular velocity of the swing arm actuator are very important parameters for the design of L/UL system to avoid collision between slider and disk.

Evaluation of Electrical Properties of IZO Thin-Film with UV Post-Annealing Treatment Time (IZO 박막 트랜지스터의 UV를 이용한 후열처리 조사 시간에 따른 전기적 특성 평가)

  • We investigated the effect of a post-annealing process using ultraviolet (UV) light on the electrical properties of solution-processed InZnO (IZO) thin-film transistors (TFTs). UV light was irradiated on IZO TFTs for different time periods of 0s, 30s, and 90s. We measured transfer and retention stability curves to evaluate the performance of the fabricated TFTs. In addition, we measured height, amplitude, and phase AFM images to analyze changes in the surface and morphology of the devices. AFM measurements were performed by setting the drive amplitude of the cantilever tip to 47.9 mV in tapping mode, then dividing the device surface into 500 nm × 500 nm. In the case of IZO TFT irradiated with UV for 30s, the electron mobility and Ion/Ioff ratio were improved, the threshold voltage was reduced by approximately 2 V, and the subthreshold swing also decreased form 1.34 V/dec to 1.11 V/dec.

Si Nanowire 크기에 따른 Gate-all-around Twin Si Nanowire Field-effect Transistors의 전기적 특성

  • 좋은 전기적 특성을 가지면서 소자의 크기를 줄이기에 용이한 Gate-all-around (GAA) twin Si nanowire field-effect transistors (TSNWFETs)의 연구가 많이 진행되고 있다. Switching 특성과 단채널 효과가 없는 TSNWFETs의 특성은 GAA 구조의 본질적인 특성이다. TSNWFETs는 기존의 single Si nanowire TSNWFETs와 bulk FET에 비하여 Drive current가 nanowire의 지름에 많은 영향을 받지 않는다. 그러나 TSNWFETs의 전체 on-current는 훨씬 작고 nanowire의 지름이 작아지면서 줄어들게 되면서 소자의 sensing speed와 sensing margin 특성의 악화를 가지고 온다. GAA TSNWFETs의 제작 및 전기적 실험에 대한 연구는 많이 진행되었으나, GAA TSNWFETs의 전기적 특성에 대한 이론적 연구는 매우 적다. 본 연구에서는 GAA TSNWFETs의 nanowire 크기에 따른 전기적 특성을 관찰하였다. GAA TSNWFETs와 bulk FET의 전기적 특성을 양자역학을 고려하여 3차원 TCAD 시뮬레이션을 툴을 이용하여 계산하였다. GAA TSNWFETs와 bulk FET의 전류-전압 특성 계산을 통해 on-current 크기, subthreshold swing, drain-induced barrier lowering (DIBL), gate-induced drain leakage를 보았다. 전류가 흐르는 경로와 전기적 특성의 물리적 의미에 대한 연구를 위해 TSNWFETs에서의 전류 밀도, conduction band edge, potential 특성을 분석하였다. 시뮬레이션 결과를 통해 Switching 특성, 단채널 효과에 대한 면역 특성, nanowire의 단면적에 따른 전류 흐름을 보았다. nanowire의 크기가 작아지면서 DIBL이 증가하고 문턱전압과 전체 on-current는 감소하면서 소자의 특성이 악화된다. 이러한 결과는 GAA TSNWFETs의 전기적 특성을 이해하고 좋은 소자 특성을 위한 구조를 연구하는데 많은 도움이 될 것이다.
