Convex 구조를 갖는 MOSFET 소자의 제작 및 그 전기적 특성에 관한 연구 (A Study on the Fabrication of the Convex Structured MOSFET and Its Electrical Characteristics)

  • To improve the characteristics of sub$\mu$m short channel MOSFET device, a new device having the convex structure is proposed. This device has 3-dimensionally expandable channel length according to the vertical etched silicon height. For the purpose of comparing the DC and AC characteristics, planar device is also fabricated. Comparing the channel length, the convex device with 0.4$\mu$m silicon height is larger about 0.56$\mu$m in NMOS and 0.78$\mu$m in PMOS than planar devices. DC characteristics, such as threshold voltage, operational current, substrate current and breakdown voltage are compared together with AC characteristics using the ring oscillator inverter delay. Also process and device simulation are performed and the differences between convex and pranaldevice are also compared.

부하 인덕터에 따른 Class-E 전력 증폭기의 신뢰성 특성 (Reliability Characteristics of Class-E Power Amplifier with load Inductor)

  • A class-E power amplifier is designed using 0.25$\mu$m standard CNMOS technology at 900MHz and the reliability characteristics are studied with the load network. The reliability characteristics is improved when a finite DC-feed inductor is used instead of RF choke. At the one you halt, the PAE(Power Added Efficiency) decreases from 58.0$\%$ to 35.7$\%$ and output power decreases from 120mW to 74mW in power amplifier using RF choke. However, when a finite DC-feed inductor is used with load the PAE decreases from 58.5$\%$ to 54.8$\%$ and output power decreases from 121mW to 112mW. From the simulated results, the class-E power amplifier with a finite DC-feed inductor shows superior reliability characteristics compared to rower amplifier using RF choke inductor.

도로교통소음의 전파특성 및 영향 (Propagation Characteristics and Effects of Road Traffic Noise)

  • This study was performed to investigate propagation characteristics and effects of road traffic noise generated from vehicles. Noise levels of expressway and general road were measured at four points in a straight line based on distance from the road, and analyzed. The average noise level of expressway was 78.9 dBA at 5 m, 76.4 dBA at 10 m, 72.0 dBA at 20 m, 69.0 dBA at 30 m. That of general road was lower about $3.1{\sim}3.5\;dBA$ than that of expressway. There was no significant difference in distance attenuation between expressway noise and general road noise. The farer the distance from source is, the more the attenuation is. The influence range of noise is assessed by noise environmental standards or road noise limits. Noise levels of the time zone were measured at a boundary line of apartment to grasp noise variation by time. The time zone of lowest noises was $3{\sim}4$ a.m. and that of highest noise was $8{\sim}10$ a.m. Data recorded on tapes were analyzed to understand the characteristics of frequency because these characteristics are important factors to plan the noise reduction measures, namely path measures.

  • 본 논문에서는 로봇의 구조나 보행 상황을 반영해 하나의 보행 패턴을 다른 보행 패턴으로 변환하게 해주는 영모멘트 점 (ZMP; zero moment point)와 질량 중심 (CoM; center of mass)의 실시간 변환 방법을 제안한다. 일반적으로 휴머노이드 로봇은 높이와 질량과 같은 자체적인 구조 특성을 가지고 있다. 이러한 구조적 특성으로 인해 인간 또는 휴머노이드 로봇으로부터 측정되거나 생성되어진 CoM / ZMP 보행 패턴을 다른 로봇에 직접 적용하는 것은 어렵다. 이를 위하여 간단한 휴머노이드 로봇 모델인 cart-table model을 사용해 보폭의 길이, 보행 시간, CoM 높이 변화에 따라 보행 패턴의 특성을 분석한다. 그러한 분석으로부터 변환 방정식을 유도하고 시뮬레이션을 통해 제안된 방법을 검증한다.

저온에서 AlGaN/GaN HEMT의 전기적 특성 변화 (Electrical Characteristics of AlGaN/GaN HEMT at Low Temperature)

  • AlGaN/GaN HEMT를 제작하여 상온에서 $-178^{\circ}C$의 저온에 이르기까지 트랜지스터의 전기적인 특성 변화를 연구하였다. 상온에서 264 mA/mm를 나타내던 게이트 길이 $2{\mu}m$인 HEMT의 드레인 전류는 온도의 감소에 따라 변화하여 $-108^{\circ}C$의 온도에서 388 mA/mm로 47%의 증가를 나타냈으며 최대 트랜스컨덕턴스는 121 mS/mm로 부터 183 mS/mm로 증가하였다. 또한 $-178^{\circ}C$의 온도에 이르기까지 -0.39 V의 문턱전압 변화를 보였다. 이러한 변화는 주로 상온에서부터 $-108^{\circ}C$의 온도에서 나타나고 있으며 온도감소에 따른 $720{\Omega}/sq.$ 로부터 $300{\Omega}/sq.$로 감소하는 면저항의 변화와 함께하고 있다.

  • 칩 스택 패키지의 삼차원 interconnection에 적용을 위해 폭 $75{\sim}10\;{\mu}m$, 길이 3mm의 트랜치 비아에 대해 전기도금전류밀도 및 전류모드에 따른 Cu filling 특성을 분석하였다. 직류모드로 $1.25mA/cm^{2}$에서 Cu filling한 경우, 트랜치 비아의 폭이 $75{\sim}35{\mu}m$ 범위에서는 95% 이상의 높은 Cu filling ratio를 나타내었다. 직류 전류밀도 $2.5mA/cm^{2}$에서 Cu filling한 경우에는 $1.25mA/cm^{2}$ 조건에 비해 열등한 Cu filling ratio를 나타내었으며, 직류모드에 비해 펄스모드가 우수한 Cu filling 특성을 나타내었다.

  • Permanent magnetic actuators (P.M.A.s) are widely used to drive medium-voltage-class vacuum circuit breakers (V.C.B.s). In this paper, a method for design optimization of a P.M.A. for V.C.B.s is discussed. An optimal design process employing the response surface method (R.S.M.) is proposed. In order to calculate electromagnetic and mechanical dynamic characteristics, an initial P.M.A. model is subjected to numerical analysis using finite element analysis (F.E.A.), which is validated by comparing the calculated dynamic characteristics of the initial P.M.A. model with no-load test results. Using tables of mixed orthogonal arrays and the R.S.M., the initial P.M.A. model is optimized to minimize the weight of the permanent magnet (P.M.) and to improve the dynamic characteristics. Finally, the dynamic characteristics of the optimally designed P.M.A. are compared to those of the initially designed P.M.A.

  • 본 논문에서는 50nm 이하의 double gate MOSFET의 특성을 조사하였다. 1.5V의 main gate 전압과 3V의 side gate 전압이 인가될 때 I-V 특성으로부터 IDsat=510$\mu$A/$\mu\textrm{m}$을 얻을 수 있었다. 이때, 전달 컨덕턴스는 111$\mu$A/V, subthreshold slope는 86mV/dec, DIBL값은 51.3mV이다. 그밖에 TCAD tool이 소자 시뮬레이터로서 적합함을 나타내었다.

유효성분 동작형 누전차단기(Igc Free ELB)의 원리 및 동작 특성 해석 (Analysis of the Principle and Operation Characteristics of an (Igc-Free ELB) Operated by an Active Component)

  • This study compares the criteria of earth leakage breakers (ELB) and analyzes the characteristics of an Igc-free ELB operated by an active component which is not misoperated by capacitive current. Even for the same ELB, the earth leakage current flowing through the human body is estimated to be differ greatly depending on the power source, voltage, location and status of contact, contact time duration, etc. Earth leakage breakers are classified based on the rated voltage, rated sensing current, rated operating time etc. Mounting and demounting of the existing equipment can be performed easily since an $I_{gc}$-free ELB is manufactured with the same structure as a conventional ELB. The rated operating current of a conventional and an $I_{gc}$-free ELB is 30mA, the sensing current is 25mA and the rated non-operating current is 15mA. In the analysis of non-operating current characteristics, the rated non-operating current of 15mA was satisfied up to a 20mA charging current in the conventional ELB, but does not satisfy the rated non-operating current as it operates when the resistive leakage current is lower than 15mA for a charging current exceeding 20mA. Also, the ELB is misoperated without a resistive leakage current when the charging current exceeded 25mA. However, the newly developed $I_{gc}$-free ELB satisfied the rated non-operating current even when the charging current was 60mA. Also, in comparison to the interrupting characteristics, it was confirmed that the charging current satisfying the rated non-operating current of the $I_{gc}$-free ELB was three times higher than that of the conventional ELB.

믹서의 가동 수 및 각도 변화에 따른 유동형 지붕 탱크의 유동특성 (Flow Characteristics of Floating Roof Tank with Varying the Number of Operation and Angle)

  • In this study, there are 6 mixers that are installed in a 600,000 barrel tank. We identified internal flow characteristics of floating roof tank with varying the number of operation from 4 to 6 because mixer is a variable that influence flow characteristics of the tank. And while varying an angle from Right $60^{\circ}$, Right $30^{\circ}$, Left $30^{\circ}$ to Left $60^{\circ}$, we identified internal flow characteristics of the tank. As a result, maximum velocity of flow was 0.02m/s stationarily when we changed the number of operation from 4 to 6. Maximum velocity of flow by change of an angle was from 0.42m/s to 0.47m/s. Therefore, we identified that these factors don't have a great influence on internal flow characteristics of a tank by investigating results with varying the number of operation and an angle.
