A 5GHz-Band Low Noise Amplifier Using Depletion-type SOI MOSFET (공핍형 SOI MOSFET를 이용한 5GHz대역 저잡음증폭기)

  • A 5-GHz band Low Noise Amplifier(LNA) using SOI MOSFET is designed. To improve the noise performance, depletion-type SOI MOSFET is adopted, and it is designed by the two-stage topology consisting of common-source and common-gate stages for low-voltage operation. The fabricated LNA achieved an S11 of less than -10dB, voltage gain of 21dB with a power consumption of 8.3mW at 5.5GHz, and a noise figure of 1.7dB indicated that the depletion-type LNA improved the noise figure by 0.3dB compared with conventional type. These results show the feasibility of a CMOS LNA employing depletion-type SOI MOSFET for low-noise application.

  • Classical designs of optical transimpedance preamplifier for p-i-n photodiode receiver circuits generally employ common source transimpedance input stages. In this paper, we explore the design of a class of current-mode optical transimpedance preamplifier based upon common gate input stages. A feature of current-mode optical transimpedance preamplifier is high gain and high bandwidth. The bandwidth of the transimpedance preamplifier can also be increased by the capacitive peaking technique. In this paper we included the development and application of a circuit analysis technique based on the minimum noise. We develop a general formulation of the technique, illustrate its use on a number of circuit examples, and apply it to the design and optimization of the low-noise transimpedance amplifier. Using the noise minimization method and the capacitive peaking technique we designed a transimpedance preamplifier with low noise, high-speed current-mode transimpedance preamplifier with a 1.57GHz bandwidth, and a 2.34K transimpedance gain, a 470nA input noise current. The proposed preamplifier consumes 16.84mW from a 3.3V power supply.

  • This paper has proposed a 920 MHz RF front-end for IEEE 802.15.4g SUN (Smart Utility Network) systems. The proposed 920 MHz RF front-end consists of a driver amplifier, a low noise amplifier, and a RF switch. In the TX mode, the driver amplifier has been designed as a single-ended topology to remove a transformer which causes a loss of the output power from the driver amplifier. In addition, a RF switch is located in the RX path not the TX path. In the RX mode, the proposed low noise amplifier can provide a differential output signal when a single-ended input signal has been applied to. A LC resonant circuit is used as both a load of the drive amplifier and a input matching circuit of the low noise amplifier, reducing the chip area. The proposed 920 MHz RF Front-end has been implemented in a 0.18-um CMOS technology. It consumes 3.6 mA in driver amplifier and 3.1 mA in low noise amplifier from a 1.8 V supply voltage.

A 100~110 GHz LNA and A Coupler Using Standard 65 n CMOS Process (상용 65 n CMOS 공정을 이용한 100~110 GHz 저잡음 증폭기와 커플러)

  • In this paper, a 100~110 GHz LNA and A coupler using standard 65 n CMOS process is presented. The LNA consists of three common source FET stages. A few layout types are considered to get high gain characteristic of unit common source cell. Also, optimized performance to achieve low noise characteristic and enough gain. Coupler is composed of broadside coupler using multimetal in CMOS fabrication. In the coupler, the metal strip to meet density rule is used, and the coupler is designed with consideration of the metal strip to function properly. Gain of fabricated LNA is 5.64 dB at 100 GHz and 6.39 dB at 110 GHz. Bandwidth is over 10 % and noise figure is 11.66 dB at 100 GHz. Fabricated coupler has shown insertion loss of 2~3 dB at 100~110 GHz band. Magnitude mismatch of coupler is below 1 dB and phase mismatch of coupler is below $5^{\circ}$.

  • The selectable dual band LNA usually uses common source transistor pair each input of which is selectively driven at a different frequency in a series resonant form. This paper analyzes the degradation in noise figures of the MOSFET common source pair with series resonance when it is driven concurrently at both inputs with different frequencies as a concurrent dual band LNA. Results of analysis will be compared with the measured noise figures of CMOS LNA with double inputs fabricated in 0.18 $\mu\textrm{m}$ CMOS process. Additionally, analyzing the contributions of FET channel noise and source noise from the LNA operating in the other band, this paper proposes optimum matching topology which minimizes the added noises for concurrent operation.

  • In this paper, we proposed an ultra-low power low noise amplifier(LNA) using a TSMC 0.18 ${\mu}m$ RF CMOS process. To satisfy the low power consumption with high gain, a current-reused technique is utilized. In addition, a low bias voltage in the subthreshold region is utilized to achieve ultra low power characteristic. The designed LNA has the voltage gain of 13.8 dB and noise figure(NF) of 3.4 dB at 2.4 GHz. The total power consumption of the designed LNA is only 0.63 mW from 0.9 V supply voltage and chip occupies $1.1\;mm{\times}0.8\;mm$ area.

  • In this paper, we design a low noise amplifier to support ka-band satellite communication systems using 65-nm RFCMOS process. The proposed low noise amplifier is designed with high-gain mode and low-gain mode, and is designed to control the gain according to the magnitude of the input signal. In order to reduce the power consumption, the supply voltage of the entire circuit is limited to 1 V or less. We proposed the gain control circuit that consists of the inverter structure. The 3D EM simulator is used to reduce the size of the circuit. The size of the designed amplifier including pad is $0.33mm^2$. The fabricated amplifier has a -7 dB gain control range in 3 dB bandwidth and the reflection coefficient is less than -6 dB in high gain mode and less than -15 dB in low gain mode.

0.11μm CMOS Low Power Broadband LNA design for 3G/4G LTE Environment (3G, 4G LTE 환경에 적합한 0.11μm CMOS 저전력, 광대역의 저잡음증폭기 설계)

  • We present the Low Power Broadband Low noise amplifier(LNA) that can be applied a whole bandwidth from 3G to 4G LTE. This multi input LNA was designed to steadily amplify through a multi input method regardless the size of the input signal and operate on a wide range of frequency band from a standard 3G CDMA band 1.2GHz to LTE band 2.5GHz. The designed LNA consumes an average of 6mA on a 1.2V power supply and this was affirmed using computer simulation tests. The amplification which was corresponded to the lowest input signal is at a maximum of 20dB and was able to obtain the minimum value of the gain of -10dB. The Noise figure is less than 3dB at a High-gain mode and is less than 15dB at a Low-gain mode.

  • A variable gain low noise amplifier (VG-LNA) implemented in TSMC 0.18 um process is presented. This VG-LNA is designed of two stage amplifier, and its gain is controlled by the shunt feedback loop composed of a gain control transistor (GCT) and a coupling capacitor in second stage. The channel resistance of GCT in the shunt feedback loop influences the input and output stages of a second stage by the Miller effect. Total gain of the proposed VG-LNA is changed by two factors, the load impedance reduction and the interstage mismatch by controlling the channel resistance of the GCT. Consequently, by adding a shunt feedback with a gain control transistor, this proposed VG-LNA achieves both wide gain tuning range of 37 dB and continuous gain control simultaneously.

  • 본 논문에서는 차량 충돌 예방 레이더 시스템-온-칩용 77GHz 고주파 전단부(RF front-end)를 제안한다. 이러한 고주파 전단부는 77GHz의 동작주파수를 가진 저 잡음 증폭기와 고주파 전력 증폭기로 구성된다. 이러한 회로는 TSMC $0.13{\mu}m$ 혼성신호/고주파 CMOS 공정 ($f_T/f_{MAX}=120/140GHz$)으로 설계되어 있다. 저잡음 증폭기의 경우 전압이득이 36dB로 최근 발표된 연구결과 중 가장 우수한 수치를 보였다. 전력 증폭기는 포화전력과 출력 $P_{1dB}$이 18dBm과 15dBm으로 기존 연구결과 중 가장 우수한 결과를 각각 보였다.
