An Wideband GaN Low Noise Amplifier in a 3×3 mm2 Quad Flat Non-leaded Package

  • An ultra-compact and wideband low noise amplifier (LNA) in a quad flat non-leaded (QFN) package is presented. The LNA monolithic microwave integrated circuit (MMIC) is implemented in a $0.25{\mu}m$ GaN IC technology on a Silicon Carbide (SiC) substrate provided by Triquint. A source degeneration inductor and a gate inductor are used to obtain the noise and input matching simultaneously. The resistive feedback and inductor peaking techniques are employed to achieve a wideband characteristic. The LNA chip is mounted in the $3{\times}3-mm^2$ QFN package and measured. The supply voltages for the first and second stages are 14 V and 7 V, respectively, and the total current is 70 mA. The highest gain is 13.5 dB around the mid-band, and -3 dB frequencies are observed at 0.7 and 12 GHz. Input and output return losses ($S_{11}$ and $S_{22}$) of less than -10 dB measure from 1 to 12 GHz; there is an absolute bandwidth of 11 GHz and a fractional bandwidth of 169%. Across the bandwidth, the noise figures (NFs) are between 3 and 5 dB, while the output-referred third-order intercept points (OIP3s) are between 26 and 28 dBm. The overall chip size with all bonding pads is $1.1{\times}0.9mm^2$. To the best of our knowledge, this LNA shows the best figure-of-merit (FoM) compared with other published GaN LNAs with the same gate length.

Analysis of the Volatile Flavor Compounds Produced during the Growth Stages of the Shiitake Mushrooms (Lentinus edodes)

  • Volatile flavor components, produced during the young (P-1), immature (P-2), mature (P-3) and old (P-4) growth stages, of shiitake mushrooms (Lentinus edodes), were extracted by simultaneous steam distillation and extraction (SDE), using a mixture of n-pentane and diethyl ether (1:1, v/v) as the extraction solvent. Analyses of the concentrates, by capillary gas chromatography (GC) and gas chromatography-mass spectrometry (GC/MS), led to the identification of 129, 129, 111 and 120 components in the P-1, 2, 3 and 4 stages, respectively. The major volatile compounds were l-octen-3-o1, 3-octanol, 3-octanone and 4-octen-3-one. Ethanol and ethyl acetate were also detected in large amounts. The characteristic volatile compounds found in shiitake mushrooms, such as dimethyl disulfide, dimethyl trisulfide and 1, 2, 4-thiolane, were at low concentrations in all samples. The amount of l-octen-3-o1 decreased as growth progressed, but concentrations of 3-octanone increased. The amount of 4-octen-3-ol decreased from P-1 to P-3, but was at a high concentrations in P-4. The concentration of 3-octanol gradually increased and reached its highest concentration in P-3, but decreased in P-4. The C8-compounds comprised 70.91, 64.09, 64.29 and 60.01 % in the P-1, 2, 3 and 4 stages, respectively, so decreased gradually with growth. The S-compounds were found in the highest concentrations in P-3.

A Study on the Characteristic Analysis of Implemented Baseband AIN MIM Capacitor for Wireless PANs & Mobile Communication (무선PAN 및 이동통신용 기저대역 AIN MIM Capacitor의 구현과 특성분석에 관한 연구)

  • The micro capacitors are passive elements necessary to electronic circuits and wireless portable PAN(personal area network) and Mobile Communications device modules in the baseband circuits in combination with another passive and active devices. As capacitance is proportionally increased with dielectric constant and electrode areas, in addition, inversely decreased the thickness of the dielectric material, thus thin film capacitors are generally seen as a preferable means to achieve high performance and thin film capacitors are used in a variety of functional circuit devices. In this paper, propose dielectric material as AIN(Aluminium nitride) to make micro thin film capacitor, and this capacitor has the MIM(metal-insulator-metal) structure. AIN thin films are widespread applied because they had more excellent properties such as chemical stability, high thermal conductivity, electrical isolation and so on. In addition, AIN films show low frequency response for baseband signal ranges, I-V and C-V electrical characterization of a thin film micro capacitor. The above experimental test and estimated results demonstrate that the thin film capacitor has sufficient and efficient functional performance to be the baseband range frequency of general electronics circuit and passive device applications.

  • In recent times, much effort has been concentrated on trivalent rare-earth ions activated ceramics or oxide phosphors to develop display industries due to their promising applications in optoelectronic devices and field-emission displays. To prepare efficient phosphors, citrate sol-gel method is one of the best synthetic methods. Green and blue emissive CaLa2ZnO5:RE3+ nanocrystalline materials are synthesized by a citrate sol-gel method. After the samples annealing at $1100^{\circ}C$, morphological and structural properties are investigated by scanning electron microscope images and X-ray diffraction patterns, respectively. At low electron beam voltage of <5 kV, the visible photoluminescence properties are obtained. Various concentrations of the RE3+ ions exhibited their characteristic emission peaks at different excitation wavelengths, respectively. Similarly, at high electron beam anodic voltage, the cathodoluminescence properties are studied as a function of acceleration voltage and filament current. The chromaticity coordinates are calculated for the optimized CaLa2ZnO5 nanocrystalline luminescent materials.

THE QUEST FOR COSMIC RAY PROTONS IN GALAXY CLUSTERS

  • There have been many speculations about the presence of cosmic ray protons (CRps) in galaxy clusters over the past two decades. However, no direct evidence such as the characteristic $\gamma$-ray signature of decaying pions has been found so far. These pions would be a direct tracer of hadronic CRp interactions with the ambient thermal gas also yielding observable synchrotron and inverse Compton emission by additionally produced secondary electrons. The obvious question concerns the type of galaxy clusters most likely to yield a signal: Particularly suited sites should be cluster cooling cores due to their high gas and magnetic energy densities. We studied a nearby sample of clusters evincing cooling cores in order to place stringent limits on the cluster CRp population by using non-detections of EGRET. In this context, we examined the possibility of a hadronic origin of Coma-sized radio halos as well as radio mini-halos. Especially for mini-halos, strong clues are provided by the very plausible small amount of required CRp energy density and a matching radio profile. Introducing the hadronic minimum energy criterion, we show that the energetically favored CRp energy density is constrained to $2\%{\pm}1\%$ of the thermal energy density in Perseus. We also studied the CRp population within the cooling core region of Virgo using the TeV $\gamma$-ray detection of M 87 by HEGRA. Both the expected radial $\gamma$-ray profile and the required amount of CRp support this hadronic scenario.

Effect of Ga Dopants on Electrical and Optical Characteristics of ZnO Thin Films (Ga 첨가물이 ZnO의 전기적, 광학적 특성에 미치는 영향)

  • ZnO with the wide band gap near 3.37 eV is typically an n-type semiconductor in which deviation from stoichiometry is electrically active. It was known that the films with a resistivity of the order of $10^{-4}{\Omega}cm$ is not easy to obtain. In order to improve electrical characteristic of ZnO, we added 1, 3, 5 wt% Ga element in ZnO. The Ga-doped ZnO (GZO) was grown on a glass substrate by radio frequency (RF) magnetron sputtering at the temperature range from 100 to $500^{\circ}C$. X-ray diffraction (XRD) patterns of GZO films showed preferable crystal orientation of (002) plane. The lowest resistivity of the GZO films was $8.9{\times}10^{-4}{\Omega}cm$. GZO films significantly influenced by the working temperature. The average transmittance of the films was over 80% in the visible ranges.

A Study on the Insulation and Electrical Degradation Properties of Heat Resistance Epoxy Powder for Busduct (부스닥트용 내열성 에폭시 분체도료의 절연 및 열화 특성 연구)

  • Reported here are results of the mechanical and electrical properties of both of intact and thermally degraded epoxy-coated copper busducts that are made by fluidized bed process. To elucidate and compare the properties mentioned above, electrical breakdown by thermal and water aging, v-t characteristic, bending test, impact test and cross cut test are carried out. Although the performance of electrical and mechanical properties are gradually decreased in increasing the severe conditions such as temperature, aging time, and so forth, sample C has a better performance in both mechanical and electrical properties.

Timing analysis for the magnetar-like pulsar, PSR J1119-6127

  • Studies on rotation-powered pulsars with strong surface magnetic field may help us clarify the unclear link between magnetars and canonical radio pulsars because the magnetar-like emission is expected to be observed. PSR J1119-6127 associated with SNR G292.2-0.5 has a high magnetic field of $4.1{\times}1013$ gauss, and a young characteristic age of ~1700 years can be served as the good candidate to compare with magnetars and rotation-powered pulsars. The glitch accompanied by the radiative changes detected in 2007 is the first case we observed for a rotationally powered radio pulsar. This pulsar experienced magnetar-like outbursts in mid. 2016, similar to the 2006 transition occurred on the other radio-quiet rotation-powered pulsar with strong surface magnetic field, PSR J1846-0258. In this talk, I'll report the investigation with X-ray and gamma-ray data of this magnetar-like pulsar. A sudden decrease in the gamma-ray emission at the GeV band was detected immediately after the X-ray outburst. Accompanying with the disappearance of the radio pulsation, the gamma-ray pulsation cannot be resolved as well after the outburst. We tried to derive the timing behavior and some intriguing features of this pulsar in this work corresponding to the outburst using the Swift data, NuSTAR and XMM observations.

A Study of Photo-electric Efficiency Improvement using Ultrasonic and Thermal Treatment on Photo-electrode of DSC (염료감응형 태양전지 광전극의 초음파 열처리를 통한 광전효율 개선에 관한 연구)

  • A making process of DSC(dye sensitized solar cell) was presented. In general, Photo electrodes of DSC was made by using colloid paste of nano $TiO_2$ and processing of Doctor-blade printing and high temperature sintering for porous structure. These methods lead to cracks on $TiO_2$ surface and ununiform of $TiO_2$ thickness. This phenomenon is one factor that makes low efficiency to cells. After $TiO_2$ printing on TCO glass, a physical vibration was adapted for reducing ununiform of $TiO_2$ thickness. And a thermal treatment at low temperature(under $75^{\circ}C$) was adapted for reducing cracks on $TiO_2$ surface. In this paper, we have designed and manufactured an ultrasonic circuit (100W, frequency and duty variable) and a thermal equipment. Then, we have optimized forcing time, frequency and duty of ultrasonic irradiation and thermal heating for surface treatment of photo-electrode of DSC. In I-V characteristic test of DSC, ultrasonic and thermal treated DSC shows 19% improved its efficiency against monolithic DSC. And it shows stability of light-harvesting from drastically change of light irradiation test.

Induction of Intrinsic and Extrinsic Apoptosis Pathways in the Human Leukemic MOLT-4 Cell Line by Terpinen-4-ol

  • Terpinen-4-ol is a terpene found in the rhizome of Plai (Zingiber montanum (Koenig) Link ex Dietr.). In this study apoptogenic activity and mechanisms of cell death induced by terpinen-4-ol were investigated in the human leukemic MOLT-4 cell line. Terpinen-4-ol exhibited cytotoxicity in MOLT-4 cells, with characteristic morphological features of apoptosis by Wright's staining. The mode of cell death was confirmed to be apoptosis by flow cytometric analysis after staining with annexin V-FITC and propidium iodide. A sub-G1 peak in DNA histograms of cell cycle assays was observed. Terpinen-4-ol induced-MOLT-4 cell apoptosis mediated through an intrinsic pathway involving the loss of mitochondrial transmembrane potential (MTP) and release of cytochrome c into the cytosol. In addition, terpinen-4-ol also induced apoptosis via an extrinsic pathway by caspase-8 activation resulting in the cleavage of cytosolic Bid. Truncated-Bid (tBid) translocated to mitochondria and activated the mitochondrial pathway in conjunction with down-regulation of Bcl-2 protein expression. Caspase-3 activity also increased. In conclusion, terpinen-4-ol can induce human leukemic MOLT-4 cell apoptosis via both intrinsic and extrinsic pathways.
